도 3a 내지 도 3b은 일실시예에 따른 탄소 함유 박막의 증착방법을 통해 형성되는 탄소 함유 박막을 설명하기 위한 도면이다.
도 4는 일실시예에 따른 탄소 함유 박막의 증착방법에서 원자층 증착 공정과 탄소 함유 원자층 증착 공정을 교번하여 수행하는 예시를 설명하기 위한 도면이다.

Claims (11)
- 기판이 로딩된 챔버 내에서, 상기 기판을 전구체에 노출시키는 단계;
상기 전구체에 노출된 챔버 내에서, 상기 전구체를 퍼지 시키는 단계;
상기 전구체가 퍼지된 챔버 내에서, 상기 기판을 반응 플라즈마에 노출시키는 단계 및
상기 반응 플라즈마에 노출된 챔버 내에서, 상기 반응 플라즈마를 퍼지 시키는 단계
로 구성되는 증착 사이클을 포함하고,
상기 증착 사이클은,
기설정된 회수만큼 반복 수행되며, 상기 반복 수행 과정에서 탄소 함유 플라즈마 처리를 수행하여 탄소 함량이 기설정된 비율로 조절된 탄소 함유 박막을 형성하며,
상기 반응 플라즈마에 노출시키는 단계는,
2n-1번째(여기서, n은 양의 정수) 증착 사이클에서 상기 기판을 상기 반응 플라즈마에 노출시키는 증착 공정을 수행하고, 2n번째 증착 사이클에서 상기 기판을 상기 반응 플라즈마와 상기 탄소 함유 플라즈마에 노출시키는 탄소 함유 증착 공정을 수행하는 것을 특징으로 하는
탄소 함유 박막의 증착 방법. - 제1항 있어서,
상기 탄소 함유 플라즈마는,
메탄(CH4) 가스에 기초한 플라즈마인 것을 특징으로 하는
탄소 함유 박막의 증착 방법. - 제1항 있어서,
상기 탄소 함유 플라즈마는,
아르곤(Ar) 가스 및 수소(H2) 가스 중 적어도 하나의 가스와 메탄(CH4) 가스가 혼합된 가스에 기초한 플라즈마인 것을 특징으로 하는
탄소 함유 박막의 증착 방법. - 제1항 있어서,
상기 탄소 함유 플라즈마 처리는,
상기 전구체에 구비된 탄소와 상기 탄소 함유 플라즈마가 반응하여 상기 탄소 함량이 조절되는 것을 특징으로 하는
탄소 함유 박막의 증착 방법. - 제1항 있어서,
상기 반응 플라즈마에 노출시키는 단계는,
상기 기판을 상기 반응 플라즈마와 상기 탄소 함유 플라즈마에 노출시키는 것을 특징으로 하는

상기 기판은,
규소(Si, silicon), 산화규소(SiO2, silicon oxide), 산화알루미늄(Al2O3, aluminium oxide), 산화마그네슘(MgO, magnesium oxide), 탄화규소(SiC, silicon carbide), 질화규소(SiN, silicon nitride), 유리(glass), 석영(quartz), 사파이어(sapphire), 그래파이트(graphite), 그래핀(g raphene), 폴리이미드(PI, polyimide), 폴리에스테르(PE, polyester), 폴리에틸렌 나프탈레이트(PEN, poly(2,6-ethylenenaphthalate)), 폴리메틸 메타크릴레이트(PMMA, polymethyl methacrylate), 폴리우레탄(PU, polyurethane), 플루오르폴리머(FEP, fluoropolymers) 및 폴리에틸렌 테레프탈레이트(polyethyleneterephthalate, PET) 중 적어도 어느 하나를 포함하는 것을 특징으로 하는
탄소 함유 박막의 증착 방법. - 제1항 있어서,
상기 전구체는,
일산화질소(NO), 산소(O2) 및 황(S) 중 적어도 하나를 포함하는 방향족 전구체인 것을 특징으로 하는

상기 반응 플라즈마는,
산소(O2), 오존(O3), 과산화수소(H2O2), 일산화질소(NO) 및 아산화질소(N2O) 중 적어도 하나에 기초한 플라즈마인 것을 특징으로 하는
탄소 함유 박막의 증착 방법. - 제1항 있어서,
상기 증착 사이클은,
원자층 증착법(Atomic Layer Deposition; ALD)을 통해 수행되는 것을 특징으로 하는
