Claims (5)
- Al를 포함하는 ZnO로 이루어진 n형 반도체층과 CIGS p형 반도체층의 중간에 CdS 버퍼층이 포함되어 있는 태양전지에 있어서,상기 n형 반도체층과 CdS 버퍼층이 트렌치를 형성하면서 접합되어 있고, 상기 CdS 버퍼층 위에 CIGS p형 반도체층이 접합되어 있는 것을 특징으로 하는 3차원 접합형 태양전지.
- Al를 포함하는 ZnO으로 이루어진 n형 반도체층이 코팅된 기판에 트렌치를 형성하는 단계;상기 기판의 트렌치 위에 CdS 버퍼층을 코팅하는 단계; 및상기 CdS 버퍼층 위에 CIGS p형 반도체층을 코팅하는 단계;를 포함하는 상기 n형 반도체층과 버퍼층이 트렌치를 형성하며 CIGS p형 반도체층과 접합한 구조체인 것을 특징으로 하는 3차원 접합형 태양전지의 제조방법.
- 제 2 항에 있어서,상기 CIGS p형 반도체층 위에 전극용 금속을 형성하는 단계를 더 포함하는 것을 특징으로 하는 3차원 접합형 태양전지의 제조방법.
- 제 2 항에 있어서,상기 트렌치 형성은 화학적 용액 성장법을 도입한 것을 특징으로 하는 3차원 접합형 태양전지의 제조방법.
- 제 2 항에 있어서,상기 CdS 버퍼층 코팅은 화학적 용액 성장법을 도입한 것을 특징으로 하는 3차원 접합형 태양전지의 제조방법.
