Abstract
본 발명은 실리콘 기판을 염소 공급원(여기서, 염소 공급원은 옥살릴 클로라이드이다)의 존재하에 산화시킴으로써 실리콘 기판에 염소 도핑된 이산화규소 필름을 형성시킴으로 특징으로 하여 실리콘 기판에 염소 도핑된 이산화규소 필름을 형성시키는 방법에 관한 것이다.
Description
본 발명은 이산화규소 필름에 염소를 혼입시키는 방법에 관한 것이다. 특히, 본 발명은 실리콘 기판을 염소 공급원으로서의 옥살릴 클로라이드의 존재하에 산화시키는 방법에 관한 것이다.
염소 도핑된 이산화규소 필름은 상업적 집적회로의 제조에 매우 유용하다. 일반적으로 염소는 염소 공급원의 존재하에 실리콘 웨이퍼(water)와 같은 실리콘 기판의 열산화에 의해 의산하규소 필름에 혼입된다.
필름 성장중에 이산화규소 필름에 염소를 혼입시키는 경우, 여러가지 재료 성능 이점이 생긴다. 이와 같은 이점은 (ⅰ)산화물내의 이동 전하의 표면안정화; (ⅱ)기판부의 규소중의 소수 캐리어(minority carrier)의 수명 향상; (ⅲ)산화물층의 절연내력(dierectric strength) 향상; 및 (ⅳ)기판부의 규소에서의 적층 홈(stacking fault) 억제를 포함한다. 또한 산화환경에 있어서 염소가 존재하는 경우, 형성되는 이산화규소 필름 또는 층의 성장 속도가 증가하는 것으로 알려져 있다.
집적회로를 상업적으로 제조하던 초창기에는 염소 도핑된 이산화규소 필름 또는 층의 제조에 있어서 염소 공급원 화학약품으로서 염화수소 가스가 사용되었다. HCl은 본원에 대해 효과적이지만 몇몇 단점이 있다. 염화수소 가스는 부식성이 매우 강하기 때문에 가스 처리 시스템내의 금속성 공급 라인 및 기타 금속성 부품의 열화(deterioration)가 관찰된다. 실러더 밸브에서의 부식과 가스 처리 시스템내에서의 부식은 이산화규소 필름과 실리콘 기판의 입자 오염을 일으키는 원인이다. 또한, 이러한 부식성 독성 가스에 대한 가압 실린더의 사용에 대처하기 위해 필요한 강제적인 안정 공정은 비용 및 시간 소모적이다.
이와 같은 단점으로 인해, 산업분야에서는 염소 도핑된 이산화규소 필름 또는 층을 제조하기 위한 염소 공급원으로서 HCl은 1,1,1-트리클로로에탄(TCA)으로 대체했다. TCA는 HCl보다 금속 부품에 대한 부식성이 훨씬 작은 휘발성 액체이다.
그러나, 환경 과학자들에 의한 최근의 연구에 따르면 클로로플루오로카본과 함께 TCA는 성층권의 오존층 파괴에 원인이 된다. 깨끗한 공기를 위한 법률(Clean Air Act)은 TCA의 제조 및 사용을 2002년까지 단계적으로 정지할 것을 예정하고 있다. 또한 강력한 임시 감축 법안이 깨끗한 공기를 위한 법률에 의해 요청되었다. 이와 같은 입법활동에 대응하여 집적회로 제조업자들은 염소 공급원으로서의 TCA를 가능한한 신속하게 포기할 계획이다. 집적회로 제조업자들은 또다른 공급원 화학약품을 긴급히 요청하고 있다. 본 발명은 이와 같은 요구를 충분히 해결하는 것이다.
본 발명의 한 양태는 옥살릴 클로라이드인 염소 공급원의 존재하에 실리콘 기판을 산화시키고, 이에 의해 실리콘 기판에 염소 도핑된 이산화규소 필름이 형성됨을 특징으로하여 실리콘 기판에 염소 도핑된 이산화규소 필름을 형성하는 방법에 관한 것이다.
본 발명의 또다른 양태는 (1)옥살릴 클로라이드 함유 가스를 약 700 내지 약 1,200℃의 온도에서 관가마(tube furnace)를 통과시켜 금속 오염물과 반응시킴으로써 휘발성 금속염화물을 형성시키고, (2)관가마로부터 금속 염화물을 배출시킴을 특징으로 하여 관가마 벽으로부터 금속 오염물질을 제거하는 방법에 관한 것이다.
실리콘 기판에 염소 도핑된 이산화규소 필름을 형성하는 본 발명의 방법은 굴절률이 약 1.46±0.02, 더욱 바람직하게는 1.46±0.01인 필름 또는 층의 제조에 사용될 수 있다. 본 명세서와 특허청구의 범위에서 사용되는 바와 같은 염소 도핑된 이산화규소는 사실상 이산화규소이며 적은 비율(염소 원자 약 5% 미만)의 염소를 함유하는 필름 또는 층을 나타낸다.
본 발명의 방법에 사용되는 실리콘 기판은 염소 도핑된 이산화규소 층이 요구되는 임의의 규소 물질일 수 있다. 반도체 기판인 실리콘 웨이퍼와 폴리규소 필름은 바람직한 실리콘 기판이다. 실리콘 웨이퍼가 가장 바람직하다.

옥살릴 클로라이드는 몇몇 바람직한 특성을 보유한다. 첫째, 오존을 고갈시키지 않는다. 대기에 노출시키자마자 물과 반응하여 옥살산, 염화수소 및 옥살산이수화물을 형성한다. 옥살산과 옥살산이수화물은 환경에서 결국 일산화탄소, 이산화탄소 및 물로 분해된다고 믿어지는 안정한 결정성 고체이다. 둘째, 옥살릴 클로라이드는 산화반응 공정조건하에서 염소와 이산화탄소로 분해된다. 셋째, 옥살릴 클로라이드의 증기압이 TCA의 증기압을 초과하기 때문에 옥살릴 클로라이드는 TCA의 전달에 사용된 증기 전달 장치와 동일한 유형을 사용하여 전달될 수 있다.
제2의 반응 가스는 임의의 산소 함유 가스일 수 있다. 순수한 산소 가스는 바람직한 산소 함유 가스이다.
당해 가스들은 각각의 도입 라인에 의해 반응 챔버에 도입될 수 있거나, 혼합 다기관에서 예비혼합될 수 있다. 옥살릴 클로라이드와 산소 함유 가스뿐만 아니라 옥살릴 클로라이드에 대한 임의의 운반 가스(예:질소 또는 헬륨)는 실리콘 기판의 표면에 걸쳐 사실상 적층 유동상으로 도입된다.
기판 위에서의 잔류시간은 웨이퍼 전반에 걸쳐 실질적인 농도 변화를 제거하기 위해 짧게 유지한다. 기판, 전형적으로 실리콘 웨이퍼는 웨이퍼 모서리 간격과 이에 인접한 웨이퍼에 반응 챔버의 벽을 제공함으로써 본 발명의 방법에 의해 제조되는 염소 도핑된 이산화규소 필름이 사실상 웨이퍼 표면 전반에 걸쳐 균일한 즉 오목면(모서리 층 증대) 또는 볼록면(중앙의 층 증대)이 거의 나타나지 않는다. 수득되는 필름의 균일도는 바람직하게는 웨이퍼(전체)내에서, 그리고 배취 또는 제작 공정에서의 웨이퍼로부터 웨이퍼까지에 ±3% 미만의 두께변화를 나타낸다.
중요한 것은 아니지만, 반응 챔버를 등온적으로 유지하는 것이 바람직하며 이것은 온도 변화가 2℃ 미만, 더욱 바람직하게는 1℃ 미만의 차이로 온도 변화를 갖는 것을 의미한다. 반응 가스는 가스가 반응 온도에 도달하도록 하기에 충분한, 피복시킬 웨이퍼로부터의 거리에서 주위온도에서 도입한다. 처리된 실리콘 웨이퍼의 질량과 비교하면, 가스의 질량은 처리된 웨이퍼를 다소 냉각시키기에는 충분하지 않다.
옥살릴 클로라이드와 산소 함유 가스의 가스 유동속도는 사용되는 반응대(예:관가마)의 형태뿐만 아니라 옥살릴 클로라이드와 함께 사용되는 운반 가스의 형태에 좌우될 수 있다. 전형적인 가스 유동속도는 질소 운반가스 중의 옥살릴 클로라이드뿐만 아니라 순수한 산소 가스 스트림 둘다에 대해 약 10 내지 약 2,000sccm(standard cc/minute) 정도일 수 있다.
바람직하게는 반응대에 첨가되는 옥살릴 클로라이드의 양은 반응대에 첨가되는 산소의 용적에 대해 0.1 내지 약 5%일 수 있다.
반응 챔버의 압력은 부압(subatmospheric pressure)과 과압(superatmospheric pressure) 둘 다 포함할 수 있지만, 조작상의 비용과 용이성으로 인해 대기압이 바람직하다.
사용되는 반응 온도는 바람직하게는 약 700 내지 약 1,200℃, 더욱 바람직하게는 약 800 내지 약 1,150℃이다.
필름 형성 속도는 전형적으로 약 5 내지 약 40Å/min, 바람직하게는 약 10 내지 약 35Å/min, 더욱 바람직하게는 약 20 내지 약 30Å/min이다.
본 발명은 바람직하게 조작하는 동안, 승온(예:1,100℃)에서 산소 유동은 실리콘 웨이퍼의 뜨거운 표면에 영향을 끼쳐 SiO2를 형성한다. 산화물 층의 두께가 증가함에 따라, Si/SiO2계면에서 규소와 반응시켜 연속적으로 필름을 성장시키기 위해서는 먼저 산소를 SiO2보호막을 통해 확산시켜야 한다. 옥살릴 클로라이드가 산화 관에 도입될 때, 옥살릴 클로라이드가 이산화탄소와 염소로 변환된다.
이산화탄소는 변하지 않은 상태로 산화 관에 존재하지만 일부의 염소는 웨이퍼 표면에 영향을 끼쳐 Si/SiO2계면에서 규소와 반응하여 클로로실록산 함유물을 형성한다.
본 발명은 주로 염소 도핑된 이산화규소 필름 또는 층의 형성에 있어서, 염소원 화학약품으로서 옥살릴 클로라이드를 사용하는 것에 관한 것이지만, 또 다른 실시양태는 옥살릴 클로라이드를 사용하여 규소의 산화공정 관 내부로부터 오염물질을 제거하는 것에 관한 것이다. 이와 같은 오염물질(예:나트륨 이온)은 사용하는 동안 관가마의 외부 금속층으로부터 확산에 의해 공정 관의 벽으로 이동한다. 이와 같은 물질의 존재로 인해 형성되는 이산화규소 층에서 바람직하지 않은 이동 전하가 발생한다. 이전에는 규소의 산화공정 관을 고온(약 1,000℃)에서 Cl2 가스에 노출시켜 오염물질과 반응시킴으로써 오염물질을 제거하는 정제 프로토콜(protocol)을 적용하였다.
이와 같이 각종 알칼리 금속 또는 알칼리 토금속 오염물질 및/또는 전임금속 오염물질에 의해 발생하는 유해한 효과는 소수 캐리어의 수명 저하; 적합 누설(junction leakage)의 증가 및 평탄 밴드(band) 전압의 이동을 포함한다. 옥살릴 클로라이드를 산화 관에 도입하는 경우, 옥살릴 클로라이드는 이산화탄소와 염소로 변환된다. 이산화탄소는 변하지 않은 상태로 산화 관에 존재하지만 일부의 염소는 산화 관의 벽에 영향을 미친다. 아마도, 관의 벽에서 금속성 불순물이 염소와 반응하여 관으로부터 배출되기에 휘발성이 충분한 염화 금속 화합물을 형성하는 것으로 생각된다.
하기의 실시예와 비교실시예는 본 발명을 추가로 설명하는 것이다. 특별한 언급이 없는 한 모든 부와 퍼센트 중량에 의한 것이고 온도는 섭씨온도이다.
[비교실시예 1]
이산화규소 필름의 형성:건식 산화
시브론 모델(Sybron Model) F-21120[서몰라인 코포레이션(Thermolyne Corporation, Dubuque, IA)에서 시판중] 수평 관가마를 내부 직경이 33mm이고 길이가 36in인 용융 실리카 튜브와 함께 사용한다. 가마를 1,100℃에서 유지시킨다. 2in 웨이퍼의 1/2인 샘플 100 규소를 관가마의 중앙 라인으로 평행하게 도입시킨다. 상기 반 웨이퍼(half wafer)를 1,100℃로 평형화시킨지 5분 후, 관가마의 말단 플레이트를 통해 무수 산소의 유동을 시작한다(600sccm), 60분 후, 산소의 유동을 중단하고, 관가마를 질소 유동(1,000sccm)으로 플러슁시킨다. 가스의 유동 조절은 타이랜 제너럴 인코포레이티드(Tylan General Inc., San Diego, CA)에서 시판중인 타이랜 제너럴 모델 UC2-31 질량 유동 조절기를 사용하여 수행한다.
모든 가스 유동은 대기압에서 수행한다. 반 웨이퍼를 가마로부터 제거하고 성장한 산화물의 두께와 굴절율을 6,328Å의 파장을 사용하는 레이저 엘립소메터(ellipsometer)를 사용하여 측정한다. 반 웨이퍼를 가마로 환승시키고 산화 단계를 반복하여 전체 산화시간 1, 2, 3 및 6시간 후 측정한다. 결과는 하기 표 1과 표 2에 나타낸다.
6시간의 산화 후, 형성된 산화 필름을 2차 이온 질량 분광 측정(SIMS)에 의해 규소, 산소 및 염소의 함량에 대해 분석한다. 반 웨이퍼에서는 규소와 산소만 검출된다. 산화단계 중에 관 가마로부터 유출되는 가스 스트림의 샘플을 4증극 질량 분광계를 사용하는 체류 가스 분석기(RGA)로 분석한다.
데이타는 33 내지 200의 m/z 값에 대해 수집한다. 피크는 33, 40 및 44에서 관찰된다. 44에서의 피크는 이산화탄소를 지적하는 것이다. 당해 RGA 스펙트럼은 실시예 1과 비교실시예 2에서 수집된 RGA 스펙트럼들의 해석에 유용한 배경 스펙트럼을 제공한다.
[실시예 1]
옥살릴 클로라이드를 사용하는 염화 이산화규소 필름의 성장
비교실시예 1과 동일한 설비 기구를 사용하여 설명한 바와 같은 동일한 과정을 수행하지만 옥살릴 클로라이드의 유동은 산화하는 동안 관가마에서 말단 플레이트를 통해 도입된다. 올린 헌트 디퓨젼 프로덕츠(Olin Hunt Diffusion Products, Seward, IL)에서 시판중인 옥살릴 클로라이드를 함유하는 500cc 액체 공급원 석영 앰플은 올린 헌트 디퓨젼 프로덕츠에서 시판중인 모델 725 공급원 조절기를 사용하여 24℃의 일정한 온도에서 유지시킨다. 액체 중의 참지 튜브 및 타일랜 제너럴 모델 UC2-31 질량 유동 조절기를 사용하여 옥살릴 클로라이드를 통해 질소 운반 가스(26.5sccm)를 공급한다. 이와 같은 운반체의 유동으로 인해 산화공정 동안 옥살릴 클로라이드의 농도가 가마내의 Cl21.5용적%에 상응하는 산소 1.5용적%와 동일하게 된다. 측정된 두께와 굴절율도 하기 표 1과 표 2에 나타낸다.
6시간 산화 후, 형성된 산화물 필름의 SIMS 분석에 의해 규소, 산소 및 염소만 검출된다. 산화공정 동안 관 가마로부터 유출되는 가스 스트림의 샘플을 4증극 질량 분광계를 사용하는 체류 가스 분석기로 분석한다. 데이타는 33 내지 200의 m/z값에 대해 수집한다. 배경 피크 이외에 염소를 지적하는 70과 72에서 피크가 관찰된다. 이와 같은 RGA 데이타는 옥살릴 클로라이드가 공정 조건하에서 CO2와 Cl2로 완전히 전환되었음을 나타낸다.
[비교실시예 2]
1,1,1-트리클로로에탄을 사용하는 염화 이산화규소 필름의 성장
실시예 1에 설명한 바와 같은 동일한 과정을 수행하지만 산화공정 동안 1,1,1-트리클로로에탄(TCA)의 유동이 도입된다.
질소 운반체 유동 속도는 39sccm에 달한다. 운반체의 유동으로 인해 산화공정 동안 1,1,1-트리클로로에탄의 농도가 가마내의 Cl21.5용적%(H2O와 Cl2의 반응은 무시함)에 이론적으로 상응하는 산소 1용적%와 동일하게 된다. 측정된 두께와 굴절율도 하기 표 1과 표 2에 나타낸다.
6시간 산화 후, 형성된 산화물 필름의 SIMS 분석에 의해 규소, 산소 및 염소만 검출된다. 산화공정 동안 관가마로부터 유출되는 가스 스트림의 샘플을 4증극 질량 분광계를 사용하는 체류 가스 분석기로 분석한다.
데이타는 33 내지 200의 m/z값에 대해 수집된다. 배경 피크 이외에 36, 38, 51, 70 및 72에서 피크가 관찰된다. 36과 38에서의 피크는 HCl을 지적하고 70과 72에서의 피크는 염소를 지적한다. 51에서의 피크는 지적하는 바가 없다.
이와 같은 수치는 옥살릴 클로라이드 및 TCA를 첨가함으로써 둘 다 산화 속도가 상승되었음을 나타낸다. 옥살릴 클로라이드의 산화 속도는 TCA보다 약간 높은데, 이것은 옥살릴 클로라이드 중의 유효 Cl농도가 더 높기 때문인 것으로 생각된다.
이와 같은 데이타는 생성된 규소 층이 위에서 나타낸 과정에 의해 염소로 도핑되고 안되고에 상관없이 굴절율이 대략 동일함을 나타낸다.
지금까지 본 발명은 이의 특별한 실시양태를 참조하여 기술하였으나, 본원에 기술된 발명의 요지를 벗어나지 않고 다수의 변형, 개질 및 변화가 가능하다. 따라서, 첨부되는 특허청구의 범위의 취지와 광의의 영역내에 있는 모든 변형, 개질 및 변화를 포함하는 것이다.
Claims (3)
- 실리콘 기판을 염소 공급원(여기서, 염소 공급원은 옥살릴 클로라이드이다)의 존재하에 산화시킴으로써 실리콘 기판에 염소 도핑된 이산화규소 필름을 형성시킴을 특징으로 하여, 실리콘 기판에 염소 도핑된 이산화규소 필름을 형성시키는 방법.
- (a)염소 도핑된 이산화규소 필름을 형성시킬 실리콘 기판을 함유하는 반응대에 옥살릴 클로라이드와 산소 함유가스를 도입시키는 단계, (b)반응대와 기판의 온도를 약 800 내지 약 1,150℃의 등온 온도에서 유지시키는 단계 및 (c) 기판과 접촉하는 가스를 굴절율이 약 1.46±0.02인 이산화규소 필름을 형성하기에 충분한 시간동안 통과시키는 단계를 포함함을 특징으로 하여, 실리콘 기판에 굴절율이 1.46±0.02인 염소 도핑된 이산화규소 층을 형성시키는 방법.
- (a)옥살릴 클로라이드 함유가스를 약 700 내지 약 1,200℃의 온도에서 관가마를 통과시켜 금속 오염물질과 반응시킴으로써 휘발성 금속 염화물을 형성시키고, (b)관가마로부터 금속 염화물을 배출시킴을 특징으로 관가마로부터 금속 오염물을 제거하는 방법.
