近年、電力用半導体モジュールの小型化、高性能化の要求に伴い、電力用半導体素子の高密度実装化が要求されている。その実現のために電力用半導体素子が実装されるリードフレーム基板もまた高密度で小型化されたものが望まれている。その結果、高密度化するために銅箔をエッチングプロセスでパターン形成して製造される金属基板のような任意の位置に独立したパターンが形成可能なリードフレーム基板構造の開発と電力用半導体素子の発熱を如何に放熱するかが重要な課題となっている。従来、このような放熱性を改良すると同時にリードフレーム基板の高密度化を達成する方法として、パターン間の連結部が残されたリードフレーム基板の片面に、未硬化で無機フィラーが充填された熱伝導樹脂シートを重合し、その状態で、回路的に不要な連結部をシートと共に打ち抜き切断し、その後、熱伝導樹脂シート単独か放熱用金属板とともに加熱・加圧し打ち抜きにより形成された孔部分、及び回路パターン間をシートで埋設一体化しつつ硬化した後、電子部品をはんだ等で実装する方法がある(例えば特許文献1参照)。

上記のような従来のリードフレーム基板にあっては、リードフレームのパターン間の連結部を打ち抜く工程において、重合されている熱伝導樹脂シートが未硬化のため樹脂の強度が低く、金型の打ち抜き圧力により熱伝導樹脂シートと連結部周辺のパターン部が部分的に反るなどの変形が発生し、後工程の電子部品の実装時に電子部品を平坦性良く実装することが困難となり、これが原因で電力用半導体素子とリードフレーム間のはんだの接続信頼性も低下するという課題があった。更には、未硬化シートを重合しているため十分なリードフレームとの接着強度の確保が困難なため、連結部を打ち抜く工程でシートが剥離したり、破損されるなどの絶縁信頼性に問題が発生する。
また、リードフレームの片側のみ熱伝導樹脂シートが形成されている構造では、電力用半導体素子等の電子部品をはんだ付けするリフロー工程において、熱伝導樹脂シートの熱膨張係数のミスマッチングからリードフレームに反りが発生し電子部品の実装が困難になるなどの課題があった。

この発明は、上記のような従来技術の課題を解決するためになされたものであり、パターン間の連結部を打ち抜く工程において反りなどの問題や、剥離など信頼性低下の問題を生じることがなく、高密度化が容易で放熱特性に優れたリードフレーム基板、半導体モジュール、及びリードフレーム基板の製造方法を提供することを目的としている。

この発明のリードフレーム基板は、互いに独立した複数のパターン間を樹脂接合材で充填し接続する構造としたので、従来のようにパターンをリードフレーム基板の外周部にまで引き回すことなくリードフレーム内に独立したパターン形成が出来るため、リードフレーム基板の実装面積の高密度化が可能になる。また、パターンの上面及び下面を構成素材である金属材の表面が露出された状態とすることができることにより、従来の製造過程では発生した反りがなく、電子部品を密着性良く高密度に実装できる。
また、この発明の半導体モジュールは、上記のような平坦性に優れ高密度化されたリードフレーム基板を用いたので、電力用半導体素子からなる電子部品を高密度に実装することができ、しかも任意の厚みのリードフレーム材を用いることにより放熱特性に優れ、信頼性が向上されるという効果が得られる。
また、この発明に係るリードフレーム基板の製造方法によれば、互いに独立した複数のパターンを相互に接続する連結部を打ち抜くときに反りなどの変形を生じることがないので、電子部品を精度よく実装できる品質に優れたリードフレーム基板を得ることができる。

図1及び図2は本発明の実施の形態1に係る電力用半導体モジュールに好適なリードフレーム基板を模式的に示す鳥瞰図、図2は図1に示されたリードフレーム基板の断面構造を模式的に示す図である。なお、図1は外部電極を折り曲げ加工した後の図であり、さらに、構造を解り易くするため構成部材の厚みの図示を省いている。また、各図を通じて同一符号は同一または相当部分を示している。図において、リードフレーム基板1は、例えば電力用半導体素子などの電子部品を保持するための互いに独立した複数のパターン(アイランド部)11と、両側部にそれぞれ設けられた複数の外部電極12と、隣接するパターン11の間に充填され該隣接するパターン11相互を接続する樹脂接合材13を備えている。また、複数のパターン11及び複数の外部電極12相互間の所定箇所には、下記実施の形態3で詳述するように製造過程で設けられていた連結部21(図4参照)を打ち抜きによって切除した部分である穴14が開けられ、さらに複数のパターン11及び複数の外部電極12相互間は電気的に絶縁された状態となっている。

上記パターン11及び外部電極12を構成するリードフレーム2として好ましく用いることができる材料としては、例えばアルミニウム板、銅板などの電気伝導性及び熱伝導性の良好な金属板が挙げられ、特に低熱抵抗化においては銅板が好んで用いられる。また、該リードフレーム2の厚さは、リードフレーム基板1に実装される電力用半導体素子等の電子部品の電圧・電流等により任意に選定することが可能であり、通常は例えば0.3〜1.0mm程度のものが使用されるが、特に上記範囲内に限定されるものではない。
また、リードフレーム2の表面は例えばニッケルめっきや、はんだめっきにより処理され、銅の酸化を防止した物が一般的に用いられる。そして、上記リードフレーム2のパターン11相互間を接続する樹脂接合材13としては、例えば熱硬化性樹脂、硬化剤、及び硬化促進剤を含む樹脂組成物からなる熱硬化性樹脂接合材は好ましく用いることができる。なお、用いるリードフレーム2の熱膨張率とのマッチングを考慮して、該熱硬化性樹脂接合材に無機フィラーなどを適宜混合しても良い。また、熱硬化性樹脂接合材に代えて、同様な効果を有するソルダーレジスト用ドライフィルムなどを用いてもよい。なお、詳細については下記実施の形態3〜6で詳述するのでここでは説明を省略する。

次に、上記のように構成された実施の形態1の動作について説明する。上記図1及び図2に示すようなリードフレーム基板1は、複数のパターン11及び外部電極12相互が樹脂接合材13によって固着され一体化されており、パターン11及び外部電極12の上面及び下面は素材の金属表面(めっき面)が露出されている。そして、製造段階におけるリードフレーム2のパターン11相互間の連結部21(図4)を打ち抜く工程において未硬化の熱伝導樹脂シート等を用いる代わりに硬化された樹脂接合部を用いることにより樹脂の強度が高く、プレス金型の打ち抜き圧力により、穴14の周辺のパターン部が部分的に反るなどの変形がなく、面方向に平滑でパターン11が高密度に形成されている。従って、このようなリードフレーム基板1に図示省略している電力用半導体素子や回路部品などの電子部品を実装するときには、該電子部品はパターン11に対して平坦性良く、はんだとの良好な密着性を有し、また高密度に実装される。このため、電子部品とパターン11間をはんだによって接続したときの接続信頼性も向上する。

上記のように、実施の形態1に係るリードフレーム基板1は、電子部品を保持するための互いに独立した複数のパターン11と、隣接するパターン11間の間隙部に充填され該隣接するパターン11相互を接続する樹脂接合材13とを備えたものであり、パターン11部が部分的に反るなどの変形がなく、面方向に全体的に平滑、かつパターン11が高密度に形成されている。

図3は本発明の実施の形態2に係るリードフレーム基板の樹脂接合材との接合性の向上を図る係合凸部を示す要部平面図である。図において、パターン11と樹脂接合材13との接合部には接合性の向上を図る係合凸部15が設けられている。この例では、楕円A内に示すように隣接するパターン11の対向する側面部相互に壺状の凹部を形成し、その凹部内に樹脂接合材13が凸状に入り込むように樹脂接合材13側にアンカー状の係合凸部15が構成さている。なお、図3で例示した係合凸部15は一例であり、パターン1
1と樹脂接合材13の接合面が互いに係合する凹凸であれば、パターン11と樹脂接合材13の何れに係合凸部15を設けても良い。また、形状についても例えば三角形状、台形状、くさび状など、任意の形状とすることができる。また、必ずしも隣接するパターン11の対向位置でなくてもよく、さらにパターン11と樹脂接合材13の一方に凹部と凸部の双方を形成してもよい。なお、大きさに関しては係合凸部15が大きくなりすぎると、電子部品を実装するパターン11部が大面積になり、得られる半導体モジュールの小
型化、高密度化に不利となるため、該係合凸部15の大きさとしては、打ち抜き、またはエッチングにより加工出来る最小の大きさが望ましく、大きさを大きくするよりは、係合凸部15の設置数を増やす方が望ましい。

図4〜図7は本発明の実施の形態3によるリードフレーム基板の製造方法を説明する図であり、図4は第1の加工工程による1次打ち抜き後のリードフレームを示す平面図、図5は図4に示されたリードフレームの隣接するパターン間の間隙部に樹脂接合材を充填する工程で用いる樹脂接合材シートを配設する際の位置関係を説明する断面図、図6はリードフレームのパターン間に樹脂接合材が充填された状態を示す平面図、図7は図6に示されたリードフレーム基板の断面図である。この実施の形態3においては、まず、第1の加工工程によって金属板から、互いに独立した複数のパターン11と、外部電極12と、隣接するパターン11を相互に接続する連結部21を有するリードフレーム2を得る。次に、隣接するパターン11間の間隙部22に樹脂接合材を充填する工程を行い、その後、第2の加工工程において、プレスにより連結部21を切断除去することにより目的とするリードフレーム基板が得られる。

次に、パターン11間の間隙部22に樹脂接合材を充填する工程として、ここではパターン11相互間の間隙部22を充填するのに十分な体積を有した任意の厚さの未硬化である樹脂接合材シート31を図5に示すようにリードフレーム2の上面に設置後、図示省略している例えば公知の真空加熱プレス、または真空加熱ラミネータ装置の熱盤上にセットして加圧加熱することにより、樹脂接合材シート31を流動させてパターン11間の間隙部22に充填すると同時に硬化を行う。この方法の場合、一括で充填と硬化を行うことができるので、プロセスの低コスト化が図れる。なお、加圧時にリードフレーム2と装置下面の熱盤の間に弾性を有するテフロン(登録商標)等の耐熱シートを設けることにより、樹脂接合材シート31の樹脂がプレス、またはラミネート時にパターン11間の間隙部22を通ってリードフレーム2の下面の金属面上へ回り込むのを防止できる。なお、リードフレーム2の上面に樹脂接合材シート31の樹脂が残存した場合は、例えばバフ研磨等の公知の適宜な手段で取り除き、金属面を露出させる。
また、リードフレーム2の上面に樹脂が残存しない方法としては、リードフレーム2と同様なパターンを有する極薄の金属、または樹脂で出来たマスク板を樹脂接合材シート31とリードフレーム2の間に設置し、上記と同様なプロセスで樹脂接合材を充填した後、上記マスク材を剥離することにより上記と同様に上面に樹脂が残存しないリードフレーム2を得ることが出来る。

図6は上記のような第1の加工工程、及びパターン間の間隙部に樹脂接合材を充填する工程を経て得られたリードフレーム2を示しており、リードフレーム2のパターン11間の各間隙部22には樹脂接合材シート31が硬化した樹脂接合材13がそれぞれ充填されパターン11相互、及びパターン11と外部電極12を接着している。なお、パターン11相互、及びパターン11と外部電極12を連結している連結部21はこの時点では残されている。その後、プレスを用いる2次加工工程において、半硬化状のシートを重ねることなくパターン11間、及びパターン11と外部電極12との間の連結部21を打ち抜き除去した後、外部電極12を折り曲げ加工により成形することにより図1に示すようなリードフレーム基板1が得られる。なお、2次加工工程による連結部21の除去と外部電極12の折り曲げ加工の順番はどちらが先でも問題はなく、また、同時に行っても良い。

実施の形態4.
図8は本発明の実施の形態4によるリードフレーム基板の製造方法における隣接するパターン間の間隙部に樹脂接合材を充填する工程の要部を概念的に説明する図である。なお、この実施の形態4は、第1の加工工程までは実施の形態3と同様である。第1の加工工程によって図4と同様のリードフレーム2を得た後、樹脂接合材13を形成する樹脂材料として液状の熱硬化性の樹脂接合材ペースト32を用い、図8に示すように該樹脂接合材ペースト32をリードフレーム2上の適宜の位置に所定量載せた後、スキージ33を用いてリードフレーム2上に展ばし、真空印刷法によりリードフレーム2のパターン11間の間隙部22に充填した後、乾燥機を用い間隙部22に充填された樹脂接合材ペースト32を加熱硬化することによって例えば図7と同様のリードフレーム基板を得る。この実施の形態4では、間隙部22への樹脂材料の充填に真空印刷法を用いたことにより、間隙部22に充填された樹脂接合材ペーストのバルク中からボイドを除去することができ、樹脂接合材ペースト32が密に充填される。

なお、上記充填工程ではリードフレーム2の上下パターン部への樹脂接合材の残存はある程度防止可能であるが、リードフレーム2のパターン11部表面に樹脂接合材が残った場合には、実施の形態3と同様にバフ研磨等で取り除き、金属面を露出させる。
更には、真空印刷時にリードフレームと同じパターンが形成されたメタルマスクを用いることによりリードフレーム2のパターン11部表面への樹脂の残存を防止することが出来る。
リードフレーム2の下面への樹脂の回り込み防止に関しては、第1の加工工程による1次打ち抜き後のリードフレームの下面に粘着性の耐熱シートを貼り合わせた後、真空印刷を行うことにより達成可能となる。
その後、2次打ち抜きを行う第2の加工工程、外部電極12の折り曲げ加工は実施の形態3と同様に行うことにより、本発明である図1に例示されるリードフレーム基板が得られる。
上記のように実施の形態4の製造方法においては、真空印刷法を用いて樹脂接合材ペースト32を間隙部22に充填するようにしたので、充填された樹脂接合材のバルク中にボイドが発生することがなく、隣接するパターン11相互及び外部電極12が一層強固に接続されたリードフレーム基板1が得られる。

実施の形態5.

次に、パターン11間の間隙部22に樹脂接合材を充填する工程では、樹脂接合材シート、樹脂接合材ペースト等に代えてソルダーレジスト用ドライフィルム34を用い、該ソルダーレジスト用ドライフィルム34を得られたリードフレーム2の上面に載置した後、公知の真空加熱ラミネータ装置により、ラミネートさせることにより、図11に示すようなパターン11間の間隙部22にソルダーレジスト用ドライフィルムの樹脂が充填されると同時に、電子部品が実装されるリードフレーム2の上面全面に例えば10〜50μmの厚さでソルダーレジスト用ドライフィルム34が被着形成されたものが得られる。
