集積回路への応用も既に進められている。しかしながら
これら化合物半導体デバイスの作製プロセスはSt プ

発明が解決しようとする問題点

発明の効果
本発明は、オーミック電極形成部に高濃度n型層を用い
ることにより、オーミック電極とゲート電極を同一の電

s層上にフォトレジストを用いて単一の開口部を形成す
る工程と、ショットキ金属を基板と垂直の方向から全面
に形成する工程と、前記フォトレジスト上のショットキ
金属を選択的に除去する工程を有してなる半導体装置の
