セルにおける情報蓄積用MOS型コンデンサの容
量増加のためにPN接合を自己接合的に形成する

この場合、イオン打込みを容易にするために、
前もつてポリシリコン層13Aにリン等をドー
プして層13のグレインを大としておくのが好
ましい。なお、イオン打込みエネルギーは、一
例としてボロンイオンについては150KeV以
上、ヒ素イオンについては100KeV以上にする
ことができる。上記処理により、P+型領域1
5及びN+型領域16の間には、容量増加用
