同様に原材料酸化物として、Bi2O3の代りに、
Tl2O3,Sb2O3等を用い、添加材料としてS又は
Seの少くとも1つを含ませてなる低酸化物薄膜
としては、それぞれ (TlOx2)100-zM1z 0<z50 及び、(SbOx2)100-zM1z 0<z50 ただし、0<x2<1.5 M1;添加材料 S又はSe を得る。
Tl2O3,Sb2O3等を用い、添加材料としてS又は
Seの少くとも1つを含ませてなる低酸化物薄膜
としては、それぞれ (TlOx2)100-zM1z 0<z50 及び、(SbOx2)100-zM1z 0<z50 ただし、0<x2<1.5 M1;添加材料 S又はSe を得る。
これ等は、ビスマス低酸化物を主成分とし、S
あるいはSeを含む消去可能な薄膜に比べて、光
学濃度変化がやや増加し、感度がさらに増大する
特徴を有する。

これらの光吸収性薄膜の分光透過率曲線は、第
9図の曲線c2,c3に示すように、可視光領域で20
%程度の透過率を有する。

これらに対して、それぞれ書き込み光エネルギ
ーの光照射 PWmJ/cm2、消去エネルギー光照射
PEmJ/cm2を施すと、分光透過率曲線は、c2→
d2,c3→d3およびそれらの逆の変化を生ずる。

度、書き込み変化量等をかえることが可能であ

以上のように、本発明における光学情報記録体
は低酸化物を主成分とし、S,Seの少くとも1
つを含ませてなる光吸収性薄膜を用いるものであ
り、低酸化物のみからなる情報記録薄膜あるい
は、カルコゲン化材料薄膜を用いるものに比べ
て、次の効果を有する。

本発明の低酸化物材料は、それ自体(非晶質状
態)で透過率の大きいものであり、これを結晶化
した時の透過率の変化は、それ自体(非晶質状
態)で透過率の小さな金属材料と比較して、前者
の方が大きくなり、したがつて光学濃度変化を大
きくとることができる。また、上記した低酸化物
材料は、金属材料に比較して熱伝導率が低く、例
えば低酸化物SnOxについては、これはSn,
SnO,SnO2等の混合体からなり、金属Snは、熱
伝導率が、1.55・10-1cal/cm・sec・degに対し
酸化物SnO2は6.0・10-2cal/cm・sec・degと低下
する。又GeOxについても同様にGeは1.4・
10-1cal/cm・sec・degに対し、GeO2酸化物は、
2.4・10-3cal/cm・sec・degとそれぞれ酸化物に
なることにより、熱伝導率は低下する。

2.4・10-3cal/cm・sec・degとそれぞれ酸化物に
なることにより、熱伝導率は低下する。
一般に金属あるいは半金属は単体に対し、酸化
物になるに従がい熱伝導率が低下する。これから
なる本発明の低酸化物材料は、従つて熱伝導率が
小さく、熱が逃げにくい構成になる。そのため同
じエネルギーの光照射では、前者の材料の方が逃
げにくく、温度上昇が早くなり、したがつて低エ
ネルギーでの記録が可能となる。

小さく、熱が逃げにくい構成になる。そのため同
じエネルギーの光照射では、前者の材料の方が逃
げにくく、温度上昇が早くなり、したがつて低エ
ネルギーでの記録が可能となる。
このことは、一方でレーザで照射し、昇温した
部分が冷めにくくなることを意味する。つまり、
レーザ加熱の後急冷しにくくなり、結晶から非晶
への変化が生じにくくなることである。

そして本発明では、結晶化しにくく、非晶質化
しやすい材料のうちで、SまたはSeを選定し、
これを上記低酸化物材料に添加する。非晶質化の
しやすさの1つのパラメーターとしてガラス化温
度Tgがある。これが高いほど急冷時に、非晶質
化しやすい。Sは、TgΔ30℃、SeはTgΔ40℃で
あり、一方TeはTgΔ0℃で、S,Seは室温で非
晶質状態が、安定であるがTe,Sn,Ge,Sb等
は、それだけでは、非晶質状態は不安定である。
したがつて、上記した低酸化物材料の、光学濃度
の大きな変化、低エネルギーによる記録という記
録時の利点を生かしつつ、SまたはSeの作用に
より、ことさらに急冷を行なわなくても低酸化物
材料の非晶質化を容易にし、消去機能を高めるこ
とができる。カルコゲン化組成では、2×
102mJ/cm2以上の記録エネルギーが必要であるの
に対し、本発明の記録膜では、約1/4になり、
50mJ/cm2と感度が向上する。
しやすい材料のうちで、SまたはSeを選定し、
これを上記低酸化物材料に添加する。非晶質化の
しやすさの1つのパラメーターとしてガラス化温
度Tgがある。これが高いほど急冷時に、非晶質
化しやすい。Sは、TgΔ30℃、SeはTgΔ40℃で
あり、一方TeはTgΔ0℃で、S,Seは室温で非
晶質状態が、安定であるがTe,Sn,Ge,Sb等
は、それだけでは、非晶質状態は不安定である。
したがつて、上記した低酸化物材料の、光学濃度
の大きな変化、低エネルギーによる記録という記
録時の利点を生かしつつ、SまたはSeの作用に
より、ことさらに急冷を行なわなくても低酸化物
材料の非晶質化を容易にし、消去機能を高めるこ
とができる。カルコゲン化組成では、2×
102mJ/cm2以上の記録エネルギーが必要であるの
に対し、本発明の記録膜では、約1/4になり、
50mJ/cm2と感度が向上する。
第1図は本発明の一実施例における光学情報記
録体の断側面図、第2図〜第4図は同記録体を用
いた記録方法を示す概念図、第5図、第6図は同
記録体の光信号再生手段の概念図、第7図は同記
録体を製造する装置の原理図、第8図、第9図は
同記録体の分光透過率曲線を示す図である。 1…基材、2…薄膜感光層、3…保護層。

- 【特許請求の範囲】 1 金属、半金属の低酸化物としてTeOx1,
GeOx1およびSnOx1(ただし0<x1<2.0)あるい
はBiOx2SbOx2およびTlOx2(ただし0<x2<
1.5)の中の少くとも1つを選び、選ばれたもの
にSおよびSeの少くとも1つを含ませて構成し
た薄膜感光層を光薄膜記録部材として基材上に構
成した光学情報記録体。 2 SあるいはSeの含有モル%をZとすると
き、0<Z50とした特許請求の範囲第1項記載
の光学情報記録体。
