斜視図である。 （符号の説明）、１……上型（固定側金型）、
２……下型（可動側金型）、３……上型ベース、
４……下型ベース、５……上型熱源、６……下型
熱源、７……上型キヤビテイブロツク、８……下
型キヤビテイブロツク、１０，２０……キヤビテ
イ、、１１，２１……熱源。

Claims (1)

  1. 【実用新案登録請求の範囲】 (1) 固定側の金型と、該固定側金型に対向配置
    した可動側の金型と、上記両金型のベースに夫々
    配置した所要の熱源とを備えた半導体素子の樹脂
    封止用金型装置において、上記固定側金型ベース
    及び上記可動側金型ベースの夫々に対して、固定
    側キヤビテイブロツク及び可動側キヤビテイブロ
    ツクを夫々着脱自在に嵌合装着すると共に、該固
    定側及び可動側の両キヤビテイブロツクには、該
    両キヤビテイブロツクの加熱用熱源を夫々配置し
    、且つ、該熱源による加熱昇温作用を設定温度に
    て停止させる温度制御器を夫々配置して構成した
    ことを特徴とする半導体素子の樹脂封止用金型装
    置。 (2) 固定側及び可動側の両キヤビテイブロツク
    に夫々配置した熱源に電気ヒータを用いると共に
    、該電気ヒータが固定側及び可動側の両金型ベー
    ス側に夫々配置した電源により夫々昇温作動する
    ように構成された実用新案登録請求の範囲第(1)
    項記載の半導体素子の樹脂封止用金型装置。 (3) 固定側及び可動側の両キヤビテイブロツク
    に夫々配置した熱源にサーモパイプを用いると共
    に、該サーモパイプが固定側及び可動側の両金型
    ベース側に夫々配置した電源により夫々昇温作動
    するように構成された実用新案登録請求の範囲第
    (1)項に記載の半導体素子の樹脂封止用金型装置
    。 (4) 固定側及び可動側の両キヤビテイブロツク
    に夫々配置した熱源を昇温作動させる電源が該両
    キヤビテイブロツク自体に夫々配置・接続して構
    成された実用新案登録請求の範囲第(1)項に記載
    の半導体素子の樹脂封止用金型装置。
