Claims (1)
- イオン注入側表面に絶縁膜が形成された半導体
ウエハを保持する接地されたウエハホルダー、こ
のウエハホルダーにまたがるようにして上記半導
体ウエハにイオンビームを照射するイオンビーム
発生手段を備えたことを特徴とするイオン注入装
置。
