Claims (1)

  1. 【実用新案登録請求の範囲】 加速されたイオンビームを走査してウエハの全
    面に照射する走査手段と、 イオンビームが照射されて発熱したウエハの表
    面の温度分布を測定する赤外線カメラと、 ウエハに照射されるイオンビームのビーム電流
    を積算して所定のビーム電流量の手前で補正指令
    を出力するビーム電流積算手段と、 ビーム電流積算手段からの補正指令に応答して
    、赤外線カメラによつて測定された温度分布を複
    数の区分に分けて各区分毎の平均温度を算定する
    平均温度算定手段と、 平均温度算定手段によつて算定された平均温度
    の内の最大のものと各平均温度との差を各区分毎
    に算定してそれを各区分に対する補正値とする補
    正値算定手段と、 補正値算定手段によつて算定された補正値に応
    じた時間の間、イオンビームをその補正値を算定
    した区分に対応するウエハ上の場所に照射するよ
    う走査手段を制御する走査制御手段とを備えるイ
    オン注入装置。
