２′・・・チップキャリヤ台、３，３′・・・信号用パ
ッド、４・・・封止板、５・・・放熱用パッド、６・・
・セラミック基板、７・・・基板放熱用パッド、８・・
・熱拡散用プレート、９・・・熱拡散用ピン、Ｑ・・・
発熱領域、Ｔ・・・熱伝導方向。

    【実用新案登録請求の範囲】
  1. 上部に集積回路チップ゛（以下チップという）を収容す
    る四部と、その外側周辺にチップリードとの電気的接続
    をするための信号用パッドと、裏面に放熱用パッドとを
    有するチップキャリヤ台と、前記凹部内に収容されるチ
    ップと、このチップを封止する封止板とより構成される
    チップキャリヤ構造において、前記チップキャリヤ台の
    凹部上面に、良熱伝導性材料よりなり、チップ外形寸法
    より大きい外形寸法を有する熱拡散用プレートを備えて
    いることを特徴とするリード無しチップキャリヤ構造。
