ータ装置の回路図、第４図は本考案の複合トランジスタ
装置に用いられる複合素子を示す図であって、第４図ａ
およびｂはそれぞれ複合素子の断面図および上面図を示
す。第５図は本考案の複合トランジスタ装置の構成を示
す断面図である。 １・・・パワートランジスタチップ、６・・・共通金属
基板、７・・・複合素子、８・・・絶縁板、９・・・エ
ミッタ電極、１０・・・ダイオードのアノード電極。

Claims (1)

    【実用新案登録請求の範囲】
  1. 並列接続されたトランジスタと該トランジスタのコレク
    タ、エミッタ、エミッタ間にそれぞれ逆並列に接続され
    たダイオードと前記各トランジスタのそれぞれのエミッ
    タに接続されたバランス抵抗とを同一の容器にそれぞれ
    固着させたものにおいて、各ダイオードのアノード側表
    面に前記エミッタに接続されたアノード電極とこれに定
    間隔を介して対向する別の電極とをそれぞれ形成して、
    ダイオードとバランス抵抗とを複合素子に一体化して固
    着し、それぞれ配線することを特徴とする複合パワート
    ランジスタ装置。
