Description

【発明の詳細な説明】 本発明は目合わせ露光装置の構造に関する。
従来、目合わせ露光装置は装置全体を恒温クリーン・ベ
ンチ内に設置するのが通例である。
しかし、上記従来技術では露光時にマスクあるいはウェ
ーハ等の被露光基板に光等の素子エネルギーが照射、吸
収され、各々温度上昇し熱膨張するために、パターン寸
法の肇化や目合わせずれをおこす欠点がある。
本発明はかかる従来技術の欠点をなくし、寸法り化や目
合わせずれのない目合わせ露光装置を提供することを目
的とする。
上記目的を達成するための本発明の基本的な構成は、目
合わせ露光装置において、マスクに形成された電気抵抗
体に電流を流すために、マスク保持部等実質的にマスク
・パターンの露光時のパターンへの影響のない部位に１
ｍｆ極あるいけマイクロ波等電磁誘導加熱装置を具備す
ることを特徴とすること。あるいけ、ｓｉ等の被露光基
板に電流を流すために、被露光基板保持台に電極あるい
けマイクロ波等電磁誘導加熱装置を具備することを特徴
とする。
旬下、実施例により本発明の詳細な説明する。
第１図は本発明を説、明するための目合わせ露光装置の
要部の断面図を模式的に示した図面である。
ウェーハ保持台１には上部に保持されたレジスト３を塗
布したＳｉウェーハ２に電流を通すため電極がウェーハ
両端に接触して設けられるか、あるいは、保持台１内に
はマイクロ波等電磁誘導加熱のためのヘッドが設けられ
る。ガラス基板４、・りＤＡＭ、パターン５、Ｓｎ　０
２基かちなる電気抵抗体膜乙によって構成ばれたマスク
の両端ＫＶｉ、マスク保持台７，８が設置畜れ１．討マ
スク保持台には電気抵抗体膜乙に電流を通すための電極
がマスク表面の電気抵抗体６と接して設けられるか、あ
るいけ、マスク保持台内部あるいけその周辺の部位に電
気抵抗体膜６あるいはクロム−パターン膜５ＫＷ磁波誘
導が熱すするための電磁波誘導ヘッドが設はられる。９
はＨｇランプである。
このように、マスク、あるいはウェーハ基板等を加熱で
錠るようにすることにより、露光的の光等の１子線照射
や元々ウェーハ基板あるいけマスク基板が　する図形歪
因子を制御することができ目合わせずれやパターン寸法
の変体のない目合わせ露光が可能となる幼芽がある。

Claims (2)

    【特許請求の範囲】
  1. （１）　　マスクとｓｉの被露光基板とを目合わせする
    目合わせ装置に於て、マスクに形成された電気抵抗体に
    電流を流すためにマスク保持部等実質的にマスクΦパタ
    ーンの露光時のパターンへの影響のない部位に電極ある
    いけマイクロ波等電磁誘導加熱装置を具備することを特
    徴とする目合わせ露光の装置。
  2. （２）マスクと被露光基板とを目合わせする目合わせ装
    置に於て、ｓｉ等の被露光基板に電流を流すために、被
    露光基板保持台に電極あるいはマイクロ波等電磁誘導加
    熱装置を具備することを特徴とする目合わせ露光装置。
