Abstract
PURPOSE:To contrive the subject structure without increasing the element area wherein the high withstand voltage at p-n junction is available. CONSTITUTION:A p type diffusion region 2 is formed in an n type silicon substrate 1 and the n<+> region in the electrically floating status to augment the withstand voltage is formed near the said p type region 2. With the inverse direction voltage impressed on this p-n diode, the depletion layer is diffused mainly in the layer 1 and almost all the impressed voltage is impressed on the depletion layer which is slightly diffused in the p type region. If the value of the electric field generated in the said depletion layer exceeds the breakdown voltage of silicon, the resultant phenomenon will be the breakdown. In case of the breakdown, the depletion layer arrives at the region 4 making the layer 1 and the n<+> region 4 electrically connect with each other due to the punchthrough to generate the status where the p-n junction inverse vias diode comprizing the regions 2 and 4 is connected to augment the withstand voltage up to the value equaivalent to the breakdown voltage of the said diode.
