Abstract
PURPOSE:To elevate the reliability of the junction of wire of a semiconductor device by a method wherein coining is performed also to tab leads of a lead frame for the assembling of the semiconductor to form the height to be equal with the junction face of the leads. CONSTITUTION:Coining is performed also to the junction faces 20 of the tab leads 4 of the lead frame in the same manner with junction faces 12 at the inner end of the leads 7 to make the height to be the same with the lead. Therefore the second junction regions of wires 13 on the tab leads 4 are made to be low. By this constitution, when the wire is made to be cut off after the second junction, the interval between the second junction face and a capillary is kept always to be constant. Accordingly the length of the wires projecting from the capillary become constant when golden balls are to be formed, and the sizes of the golden balls are equalized. As a result, the junction after the wiring to the tab lead can be performed properly, and the reliability of connection is also elevated.
