Abstract
PURPOSE: To obtain a high-reliability semiconductor device by making the groove sectional area of an electrode substrate small and devising the shape to lead solder materials, which overflow from the groove, into a bonding receiver for frame fitting.
CONSTITUTION: Since concave groove 2 is V-shaped and smaller than conventional one, solder materials 5b which flow out from the soldering part to electrode substrate 10 of semiconductor substance 20 overflow from groove 2 and reach bonding receiver 3 and fill up the gap between frame foot 7 and the substrate. After the gap is filled up, the whole of the groove is filled up by solder materials, and solder materials which flow out further swell around foot 7 and ensure the bonding between foot 7 and substrate 10. After that, when the upper face is subjected to resin sealing 6, no space is generated in the groove of resin seal, so that water can be prevented from invading from the sealing interface and staying in the space to affect the device
