亜鉛、ガリウム及び酸素をベースにした化合物、製造方法並びに使用
本発明は、亜鉛、ガリウム及び酸素をベースにした化合物、一層特には発光化
合物、その製造方法並びにその使用に関する。
エレクトニクスの分野では、低い、すなわち200〜800V程度のエネルギ
ーを有する電子を励起源として使用するディスプレイデバイスが存在することが
知られている。これは、電界効果スクリーン又は真空蛍光スクリーンの場合であ
る。このタイプのハードウエアでは、低エネルギー電子が、スクリーン上に置か
れた発光体物質を励起する。
この発光体物質は、十分なルミネセンス特性を持たなければならず、かつ所望
の色で効率的にを発光しなければならない。それは、また、使用中に電荷を散逸
させる導電性も持たなければならない。
没食子酸亜鉛は、このタイプの物質としてすでに知られている。しかし、これ
らの生成物は、それらに電子励起が施される場合に、それらの発光最大に達する
のに、ある時間、おそらく何分程に長い時間がかかることの欠点を有する。同じ

スペクトルを有することを特徴とする。
発明は、また、亜鉛、ガリウム及び酸素並びにドーパント元素をベースにした
発光化合物であって、スピネル構造を有し、かつGa/Zn原子比少なくとも2
.5及び2θ軸上の線の位置がGa2O3及びZnGa2O4組成の線の位置の
間にあるX線スペクトルを有することを特徴とする該化合物にも関する。
発明は、また、亜鉛、ガリウム及び酸素並びにドーパント元素をベースにし、
スピネル構造を有する発光化合物であって、電子又は光子励起下で、励起を開始
した後1秒よりも短い時間で定常のルミネセンス状態に達することを特徴とする
該化合物にも関する。
発明は、更に、亜鉛、ガリウム及び酸素並びに随意にドーパント元素をベース
にし、スピネル構造を有する発光化合物であって、下記の工程を含む製造方法に
よって得ることができることを特徴とする該化合物に関する:
−亜鉛、ガリウム及び随意にドーパントの化合物の、原子スケールで均質な混合
物を製造し;
−混合物の第一焼成を空気下で実施し;
−第一焼成の生成物の第二焼成を還元性雰囲気下で実施する。
発明は、また、前述した化合物を製造する方法であって、この方法が上記した
通りである方法にも関する。
発明のその他の特徴、詳細及び利点は、下記の記述及び添付する図面を読む際
に更に一層完全に明らかになるものと思う。図面において:
−図1は、発明に従う化合物のXRスペクトルであり;

上に示した通りに、発明の化合物は、亜鉛、ガリウム及び酸素並びに随意にド
ーパント元素をベースにする。
この化合物の構造は、スピネルタイプ(AB2O4)である。
発明の化合物は、種々の特性を有する。
第一に、発明の化合物は、Ga/Zn原子比少なくとも2.5を有する。一層
特には、この比は、2.5〜4になり得る。
発明の化合物は、そのX線スペクトルによって立証されることができる特異の
構造を有する。化合物に特異の2θ軸上の線は、Ga2O3及びZnGa2O4 組
成の線の位置の間にある位置を有する。これらの後者の組成は、スピネル構造
を有する固溶体の存在する範囲の限界を示す2つの限界を構成する。従って、発
明の化合物は、スピネル構造を有する相中に元素又は化学化合物の固溶体として

が好ましい。マンガンを使用する場合では、マンガンの量は、一層特には0.1
〜2重量%にすることができる。
発明の化合物は、また、電子又は光子励起を施す時に、それが、励起を開始し
た後1秒よりも短い時間で定常のルミネセンス状態に達することも特徴とするこ
とができる。「定常のルミネセンス状態」なる用語は、物質が事実上一定の発光
強度で発光することを意味する意図である。発明の有利な実施態様に従えば、こ
の定常状態は、1秒の百分の一よりも短い時間で得ることができる。
化合物の構造及びGa/Zn比に関して上述したことは、また、ここで、丁度
前のパラグラフに記載した通りの化合物にも当てはまる。
発明の化合物のGa/Zn比のZnGa2O4化学量論からの偏差は、格子パラ
メーターの変動を求めることを可能にするXR回折によって立証することができ
る。
発明の化合物を製造する方法を、今、説明することにする。ここで、発明は、
また、下記の方法によって得ることができる化合物にも適用するが想起されよう
。よって、方法の説明で挙げたあらゆる特徴をまた、発明の化合物の定義につい
て含めることができる。
発明の方法における第一工程は、亜鉛、ガリウム及び随意にドーパントの化合
物の、原子スケールで均質な混合物を造ることに在る。
「原子スケールで均質な混合物」なる用語は、このようにして原子スケールで
得られる混合物の化学組成に差異が存在しないことを意味する意図である。これ
は、透過電子顕微鏡(TEM)マイクロプローブを使用して、エネルギー分散分
光学(EDS)マッピング法を用いて測定することによって立証することができ
る。これより、原子スケールで均質な混合物では、この分析法によって含まれる
等しい面積の領域の間で混合物の化学組成に差異が存在しない。
このタイプの緊密な混合物は、化学的手段、例えば発明の組成物の構成元素(
亜鉛、ガリウム及び随意にドーパント)の塩を共沈させる又は共乾燥させる(c
odry)ことによって得ることができる。
選ぶことができる塩は、硝酸塩、硫酸塩又は塩化物のような無機酸の塩であり
、硝酸塩が好適な塩である。
有機酸の塩、特に飽和脂肪族カルボン酸の塩又はヒドロキシカルボン酸の塩も
また用いてよい。挙げることができる例は、ホルメート、アセテート、プロピオ
ネート、オキサレート又はシトレートを含む。
共沈の場合に、亜鉛、ガリウム及び随意にドーパントの塩を、初めに液体媒体
中で混合する。
混合物が形成される液体媒体は、大概水である。このために、水溶性塩を一層
特に用いる。
次いで、塩基を、前に形成した媒体に加える。
水酸化物タイプの生成物を、特に塩基として用いてよい。アルカリ金属又はア
ルカリ土類金属の水酸化物を挙げることができる。アンモニア及び第二級、第三
級又は第四級アミンもまた用いてよい。
手順は、反応媒体のpHが高くて8にするような条件下で実施するのが好まし
い。
反応の後に、沈殿又は懸濁液が得られ、これらは、任意の知られている手段に
よって反応媒体から分離することができる。分離した沈殿を、随意に水で洗浄し
てよい。また、沈殿を温度約100℃で乾燥させることも可能である。
共乾燥の場合に、上記した通りに、化合物の構成元素の塩の混合物を液体媒体
中で形成し、次いでこの混合物を乾燥させる。
この乾燥は、任意の知られている手段によって実施してよい。しかし、発明の
好適な実施態様に従えば、この乾燥は、アトマイゼイションにより、すなわち混
合物を高温雰囲気でスプレーすることによって実施する(スプレー−乾燥)。こ
のタイプの乾燥は、微細なかつ厳密に制御された粒径を有する生成物を得ること
を可能にする。アトマイゼイションは、それ自体知られている任意のスプレイヤ
ー、例えばローズタイプのスプレーノズル、等によって実施してよい。いわゆる
タービンアトマイザーもまた用いてよい。本プロセスにおいて採用することがで
きる種々のスプレー技術に関しては、特にMastersによる「Spray−
drying」(第2版、1976、G.Godwin−ロンドン)なる表題の
基本的な研究を参照するのがよい。
例として、ガスを乾燥させることを開始する際の温度は、通常200°〜30
0℃であり、終る際の温度は、110°〜200℃の範囲になり得る。圧力は、
例えば2〜3バールにすることができる。
乾燥された生成物を、また、随意に水で洗浄してよい。
また、亜鉛、ガリウム及び随意にドーパントの混合物を、液体媒体中の塩の混
合物を乾燥−蒸発させることによって製造することももくろむことが可能である
。
この混合物を製造する別の方法は、凍結−乾燥することである。
そのプロセスは、次いで2つの焼成工程を含む。
前に得た混合物の第一焼成を空気下で実施する。ここで、この第一焼成を融剤
の存在において実施することが有利になり得ることに留意されるものと思う。挙
げることができる適した融剤は、特にフッ化リチウム、塩化リチウム、塩化カリ
ウム、塩化アンモニウム、酸化硼素及びリン酸アンモニウムである。融剤と沈殿
とを、焼成する前に、融剤の割合が、例えば粉末全体に対して約1重量%になる
ようにして緊密に混合する。
次いで、第一焼成の生成物の第二焼成を還元性雰囲気下で実施する。還元性雰
囲気は、水素でも又は水素/アルゴンのような中性ガスの混合物でもよい。手順
は、大概、大気圧と同等の圧力で実施する。
焼成作業を実施する条件は、発明の異なる実施態様に従って変えてよい。これ
らの実施態様は、焼成するために調製した混合物中のGa/Zn比に依存する。
焼成作業に関して上に一般的に述べたことは、また、下記に説明することになる
特定の実施態様にも当てはまる。
第一の実施態様に従えば、混合物を、それが2.5よりも小さい又は調製する
つもりの最終の化合物において所望する値よりも小さいGa/Zn原子比を有す
るようなやり方で調製する。そのような場合に、焼成は、その他のものがすべて
等しいとして、結晶化されたスピネル相の形成を得るのに必要になる温度よりも

この第一焼成の温度は、通常高くて500℃である。それは、通常300°〜
500℃である。
次いで、第二焼成を、第一焼成の温度よりも高い温度で実施する。この焼成の
温度及び期間は、スピネル相を十分に結晶化された形態で得るように決める。最
大の温度は、その温度を超えると、デミキシング及び望まない相の出現の危険が
ある温度である。この温度は、通常700°〜1000℃である。
この第二焼成は、第一焼成の後に得られる組成物から亜鉛を除くことを可能に
する。最終の化合物中のGa/Zn比は、この第二焼成の条件に従って変えかつ
調整することができる。詳細には、特に、温度並びにH2/Ar比を増大させる
と、すなわち雰囲気の還元性を増大させると、Ga/Zn比を増大する意味で変
えることを可能にする。
発明の第二の実施態様は、混合物を、それが最終の化合物において所望する値
に等しいGa/Zn原子比を有するようにして調製する場合に関する。
この場合に、第一焼成は、前の実施態様について挙げた温度よりも高い温度で
実施しかつ第二焼成を実施する温度に等しくしてよい。この場合に、温度は、も
う一度、デミキシング温度よりも低いままである。好適な変法に従えば、第一焼
成は、2つの別の温度で、第一に比較的に低い温度でかつ第二に一層高い温度で
実施する。第一の温度は、微量の塩、例えば硝酸塩を除く程に高くするように選
び、例えば300°〜500℃にすることができる。第二の温度は、700°〜
900℃にすることができる。
この第二の実施態様に従うプロセスの次の部分は、還元性雰囲気中での焼成で
ある。この焼成は、温度700°〜900℃で行うことができる。
発明の化合物は、発光体として用いることができる。それらは、特に、低電圧
ルミネセンスにおいて、特に、この低電圧ルミネセンスを採用する任意のデバイ
ス、例えば電界効果スクリーンの製造において用いることができる。それらは、
また、陰極線管において用いることもできる。
最後に、発明は、上記の化合物又は上記のプロセスによって得られる通りの化

The first step in the method of the invention consists in creating a homogeneous mixture at atomic scale of a compound of zinc, gallium and optionally a dopant. Salts of organic acids, especially salts of saturated aliphatic carboxylic acids or hydroxycarboxylic acids, may also be used. In the case of co-precipitation, the salts of zinc, gallium and optionally the dopant are first mixed in a liquid medium. The liquid medium from which the mixture is formed is mostly water. Suitable fluxes which may be mentioned are in particular lithium fluoride, lithium chloride, potassium chloride, ammonium chloride, boron oxide and ammonium phosphate. Prior to firing, the flux and the precipitate are intimately mixed such that the proportion of the flux is, for example, about 1% by weight based on the entire powder. Next, the second firing of the product of the first firing is performed under a reducing atmosphere. The reducing atmosphere may be hydrogen or a mixture of neutral gases such as hydrogen / argon.
