Abstract
面処理して、該基板上に蒸着される物質の核生成速度及
びサイト(site)の数を増加させる半導体基板の前
処理方法を提供する。 【解決手段】窒化チタン基板を反応器に装入し真空処理
する工程と、N2 、Ar、He等を用い反応器内をパー
ジングした後反応器内の圧力を1mTorr以下に真空
処理する工程と、WFが含有された気体を投入し前記基
板を表面処理する工程と、蒸着しようとする物質のソー
ス気体及び還元気体を投入し前記窒化チタン基板の上に
薄膜を形成する工程と、を行う半導体基板の前処理が提
供されている。
Description
蒸着する場合の半導体基板の前処理方法に係り、特に、
窒化チタンのように核生成の難しい基板の上に薄膜を蒸
着するとき、均一で速く核生成か行われるようにした半
導体基板の前処理方法に関するものである。
化チタン(TiN)薄膜は、主に金属化(metallizatio
n)工程の拡散障壁層(diffusion barrier layer)とし
て使用されている。このような窒化チタン薄膜を形成す
る方法は二つに大別され、一つは物理蒸着法(physical
vapor deposition;以下PVDと称する)で、他の一つ
は化学蒸着法(chemical vapor deposition;以下CVD
と称する)である。
アルゴン(Ar)原子がチタン(Ti)ターゲットをス
パッタリング(sputtering)し窒素(N2 )との化学反
応により窒化チタンを形成する方法であって、その代表
的な方法には反応性(reactive)スパッタリング法があ
る。且つ、前記CVD法には、塩化チタン(TiC
l4 )とアンモニア(NH3 )との化学反応により窒化
チタンを形成する低圧化学蒸着法(LPCVD)及びプ
ラズマ化学蒸着法(PECVD)があり、最近には金属
有機前駆体(metal organic precursor)を利用する金
属有機化学蒸着法(metal organic CVD;以下MOCV
Dと称する)が広用されている。
により蒸着された窒化チタンは、安定したチタンー窒素
間の結合のため化学反応中のにおいて反応速度が遅く、
叉、蒸着後空気に露出された窒化チタンの表面が自然酸
化(natural oxidation)し、その表面に10−15Å
の厚さの薄い表面酸化層(oxynitride layer)が形成さ
れる。従って、前記窒化チタンを基板として金属薄膜を
化学蒸着する場合は、核生成速度が(nucleation rat
e)非常に遅くなって反応初期の正常蒸着(steady-stat
e deposition)が非常に難しくなる。

度で7−10分程度の時間遅延(time delay)が発生
し、MOCVD法による銅蒸着の場合は窒化チタン表面
上で核生成が迅速に行われないため、アイランド(is
land)形状の銅結晶粒が形成される。
テン薄膜と銅薄膜とを任意の温度で夫々蒸着した時、外
観上に観察された時間遅延の状態を図4及び図5に示し
た。図4は前記基板上にタングステン薄膜を蒸着したと
きの蒸着時間に従うタングステン薄膜の厚さ変化を示し
たグラフであり、図5は前記基板上に銅薄膜を蒸着した
ときの蒸着時間に従う銅薄膜の厚さ変化を示したグラフ
である。
と、正常蒸着が行われるまでの時間遅延が長くなって薄
膜の厚さの均一性(thickness uniformity)が低下し、
スループット(throughput)が低くなる問題点がある。
且つ、成長された薄膜の密度が低くなるので、これを相
互連結子(interconnection)に適用するとき非抵抗(r
esistivity)が高くなって素子の信頼性が低下する結果
を招来する。
てWF6 化学作用を適用し、窒化チタン薄膜上にタング
ステン薄膜を形成するとき、時間遅延を最小化しながら
密度の高い薄膜を形成するため、還元気体(H2 叉はS
iH4 )を同時に投入せずに、WF6 のみを一定時間の
間投入し窒化チタン基板表面上にWFX を吸着した後、
WF6 と還元気体とを同時に投入して蒸着する方法が報
告されている。
(reaction chamber)の内に装入し、1mTorr以下
の圧力まで真空処理した後、任意の温度、例えば300
℃ー450℃で、設定時間の間WF6 を投入して核生成
を行い、WF6 −H2 叉はWF6 −SiH4 (H2 )の
混合気体を投入してタングステン薄膜を形成する。この
場合、WF6 のみを投入してタングステン核を形成する
と、継続してH2 叉はSiH4 等の還元気体により蒸着
が形成される。
膜を形成する場合、時間遅延をある程度減少させながら
薄膜形成の連続性(continuity)を確保し得るという長
所はあるが、窒化チタン表面がWF6 気体に露出される
とき現れる反応に対しては多様な提案が提起されてい
る。
あって、WF6 との反応性が低いため、酸化膜SiO2
上でWF6 からタングステンが蒸着されるような核生成
メカニズム(mechasism)により核生成が行われると提
案した例があり、叉、熱力学的計算によりWF6 −Ti
N反応時にタングステンシード(seed)及び固相(solid
e phase)のTiF3 が形成されると提案した例もあ
る。後者の場合は未だ実験により証明されていない。
により固相のTiF3 よりも揮発性のTiF4 が副産物
(byproduct)として生成され、表面から容易に揮発さ
れるため、タングステン蒸着後にタングステン/窒化チ
タン界面で反応副産物が検出されないという実験結果が
提示されている。その実験結果として下記のようなシー
ド形成反応式(1)が提示された。
ン表面上に局部的なタングステンアイランドが形成され
る現象は説明することができなかった。更に、いままで
は窒化チタン表面上の自然酸化膜が核生成反応に及ぼす
影響は考慮されていなかった。
反応に及ぼす影響を探知するため、酸化層の化合物がT
iO2 (S)と仮定し、WF6 −TiO2 系を適用して
熱力学的シミュレーション(simulation)を実施した結
果、図6に示すような結果を得た(このとき、WF6 =
1mol、TiO2 =1mol、P=1ToRR)。こ
の結果によると、図示されたように、450℃までは下
記式(2)の反応によりTiO2 (S)の酸素はWO3
(S)に転移され、TiはTiF4 (g)の形態に除去
される。
WF6 の消耗量が多くなってTiF4 の以外にタングス
テンー酸化フッ化物(WOF4 )の生成量は増加する
が、WO3 (S)は固相として界面に残留し界面特性を
弱化させるという問題点がある。それで、WF6 だけを
投入して核生成を誘導することは好ましくない。且つ、
前記WF6 は長時間投入されると、窒化チタンの粒界に
沿ってWFX が浸透(penetration)し前記窒化チタン
の下部層(layer)に影響を及ぼすという問題点が発生
する。
決するため、本発明は、WFの含まれた反応気体を用い
て半導体基板表面を処理し、前記基板上に蒸着された物
質の核生成速度とサイト(site)の数とを増加し得
る半導体基板の前処理方法を提供する。
を達成するため本発明に係る半導体基板の前処理方法
は、窒化チタン基板を反応器に装入し該反応器を真空処
理する工程と、N2 叉はAr若しくはHeを用いて前記
反応器内をバージングし反応器内の圧力を1mTorr
以下に真空処理する工程と、WFの含有された反応気体
を投入し前記基板を表面処理する工程と、蒸着しようと
する物質のソース気体及び還元気体を投入し前記窒化チ
タン基板上に薄膜を形成する工程と、を行うゆになって
いる。
前処理方法に対し図面を参照して説明する。
器内に装入し、反応器を真空処理(evacuation)した後
1回乃至3回に亙って窒素(N2 )叉はアルゴン(A
r)若しくはヘリウム(He)気体を投入しバージング
(purging)を実施する。その後、反応器内の圧力が1
mTorr以下になるように再び真空処理を実施し、W
F6 −SiH4 を設定時間の間投入して窒化チタン表面
の酸化層を完全に除去した後、前記WF6 −SiH4 を
遮断し、蒸着しようとする物質のソース気体(source g
as)及び還元気体を投入して前記窒化チタン基板上に薄
膜を蒸着し、本発明の工程を終了する。

は10-3〜数十Torr範囲内で一定圧力を維持するよ
うにし、WF6 に対するSiH4 の分圧(partial pres
sure)比は0.1〜1.0程度になるように調節する。
合気体の組合はWF6 −SiH4の外にH2 を添加する
こともできるし、或いはWF6 −H2 だけを使用するこ
ともできる。この場合重要な点は、WF6 に対するSi
H4 の分圧比として、前述したように、0.1〜1.0
の比率を維持するが、前記反応器の総圧力を10-3〜数
十Torrの範囲内で一定な圧力を維持し得るように、
H2 の分圧を調節して投入しなければならない。
2 を基にしたWF4 Cl2 −SiH2 叉はWF4 Cl2
−H2 若しくはWF4 Cl2 −SiH2 −H2 を使用す
ることもできるし、前記反応気体に包含されるSiH4
はSi2 H6 叉はSi3 H 8 を代用することもできる。
過程において一層前処理効果を高めるためには、真空を
維持するインサイチュ(in−situ)工程を施して
前処理した後直ちに蒸着を行うべきであり、このとき、
蒸着の対象となる薄膜としては金属有機前駆体を用いM
OCVD法により蒸着される銅膜、叉はアルミニウム膜
及びWF6 ソースから蒸着されるタングステン膜、若し
くは各種の金属シリサイド、例えばWSix、TiSi
x等があげられる。
用いて窒化チタン表面の酸化層総を除去し、蒸着しよう
とする物質の核生成を向上させる表面前処理技術の効果
について、具体的に説明すると次のようである。
た酸化層をTiO2 と仮定し、WF6 −SiH4 の混合
気体を設定時間の間反応器内に投入した場合、WF6 −
SiH4 −TiO2 (S)系における反応を観察すると
次のようである。
おける反応を熱力学的にシミュレーション化して得られ
た温度に対する反応生成物の濃度グラフが図1に表示さ
れている。ここで、WF6 =1mol、SiH4 =0.
5mol、P=1Torrである。図示されたように、
温度には無関係にタングステンが形成されず、これは図
6のWF6 −TiO2 (S)系においても同様である。
300℃(573K)以下でWO 3 (g)の形態に転移
され、全温度範囲内で殆どWO2 (g)の形態に除去さ
れる。叉、図6とは異なるように、2種類のチタンフッ
化物(titanium fluoride)が生成され、これらの生成
は温度に非常に敏感である。それで、低い温度の区域で
は非揮発性(nonvolatile)のTiF3 が生成され、温
度が300℃に達すると前記TiF3 (S)の量は増加
し初め、320℃(593K)以上の温度ではTiF4
だけ生成される。即ち、300℃(573K)以上の基
板温度でWF 6 −SiH4 の混合気体を反応気体内に投
入して熱処理すると、フッ化物不純物は全てTiF4 の
形態に除去され、窒化チタン基板の表面酸化層も同様に
WO2の形態に除去されて、非常に奇麗な表面の基板が
得られる。
合気体を投入し表面処理することにより、窒化チタン基
板の表面酸化層が除去される例の結果が図示されてい
る。ここで、aは反応性スパッタリングにより成長され
た窒化チタン薄膜のXPS(X-ray photoelectron spec
troscopy)により分析されたTi2P及びN1Sスペクトラ
ム結果を示したグラフである。Ti2Pスペクトラムの4
58.3eVで現れるTi2P3/2 ピーク(peak)は
TiO2 に該当し、455.0eVで現れるピークはT
iNのTiに該当する。反面、N1Sスペクトラムの39
5.7eVで現れるN1Sのピークは酸化窒化膜(oxynit
ride)に該当し、397.3eVで現れるピークは化合
物(stoichiometric)TiNのNピークである。即ち、
このような結果によると、前記TiNの表面には酸化層
が形成されていることがわかる。
タン基板にWF6 −SiH4 /H 2 の混合気体を20秒
の間反応させて表面処理をした後、XPS分析にて得ら
れたTi2P及びN1Sのスペクトラム結果を示したグラフ
である。ここでは、反応後チタン酸化膜(titanium oxi
de)に該当するTiピークは殆ど消滅し、456.4e
Vで現れるTiNのTiピーク強度は顕著に大きくな
る。且つ、N1Sスペクトラムも反応後に差異を示すが、
酸化窒化膜に該当する395.7eVでのピーク強度は
顕著に減少する。従って、表面処理後窒化チタンの酸化
層は殆ど除去されるということがわかる。
の混合気体を用いて窒化チタンの表面処理をするとき処
理時間が短過ぎると、表面酸化層を完全に除去すること
ができないし、反対に長過ぎると、窒化チタンの粒界に
沿ったWFX が浸透し窒化チタン下部の他の層に影響を
及ぼして意外のタングステン層が形成される憂いがある
ため、それらWF6 、SiH4 の使用量に適合する処理
時間を取ることが重要である。適合な処理時間を取る方
法は、窒化チタン表面上にタングステンを蒸着すると
き、先ず、図4に示したように、任意の温度で蒸着時間
に従う薄膜厚さのプロット(plot)から線形フィッ
ティング(fitting)により外挿(extrapolation)して
外観上の時間遅延を調査し、これらを蒸着温度別にプロ
ッティング(plotting)することである。
H4 /H2 の混合気体を用い1Torrの圧力で前述し
たような方法にて調査した遅延時間を蒸着温度別に示し
たグラフが図示されている。前記図面では温度が増加す
るほど遅延時間が指数関数的(exponentially)に減少
することがわかる。ここでは、本発明で提示した表面処
理を具現するため、図3のように調査された遅延時間の
60〜80%程度の時間を表面処理適正時間と見なして
いる。
応気体としてWF6 化合物を基にしWF6 ーSiH4 叉
はWF6 ーH2 若しくはWF6 ーSiH4 ーH2 等の混
合気体を使用して、WO3 のような酸化膜が半導体基板
の界面に形成されることを防止し、、表面処理時間を
適切に調節することが可能になって窒化チタン粒界への
WFX の浸透が抑制され、、適切な表面処理時間の調
節により窒化チタンの表面酸化層が完全に除去されるた
め、蒸着される薄膜の核生成が容易になり、核生成のサ
イトが均等に分布されて、均一な厚さを有する薄膜が形
成され、薄膜の密度が顕著に増加されるという効果があ
る。

6 =1mol、SiH4 =0.5mol、P=1Tor
r)である。
XPSスペクトラムの結果を夫々示したグラフで、
(a)は反応性スパッタリングにより成長された窒化チ
タン薄膜のXPSにより分析されたTi2P及びN1Sスペ
クトラムの結果表示グラフ、(b)は400℃の窒化チ
タン基板上にWF6 −SiH4 /H2 の混合気体を20
秒間反応させ表面前処理をした後、XPS分析にて得ら
れたTi2P及びN1Sスペクトラムの結果表示グラフであ
る。
体を用い1Torrの圧力下で窒化チタンの表面上にタ
ングステンを蒸着する時、蒸着温度に従い指数的に減少
する外観上の時間遅延状態表示グラフである。
意の温度で蒸着するときの蒸着時間に従うタングステン
薄膜の厚さ変化を示したグラフである。

WF6 −TiO2 システムでの熱力学的シミュレーショ

Claims (12)
- 【請求項1】半導体基板の前処理方法であって、 窒化チタン基板を反応器に装入し真空処理する工程と、
N2 、Ar、He等を用い反応器内をパージングした後
反応器内の圧力を1mTorr以下に真空処理する工程
と、WFの含有された気体を投入し前記基板を表面処理
する工程と、蒸着しようとする物質のソース気体及び還
元気体を投入し前記窒化チタン基板上に薄膜を形成する
工程と、を行う半導体基板の前処理方法。 - 【請求項2】前記WFの含有された反応気体は、WF6
化合物を基にしたWF6 −SiH4 、WF6 −H2 、及
びWF6 −SiH4 −H2 中何れ一つを選択して形成す
る請求項1記載の半導体基板の前処理方法。 - 【請求項3】前記WFの含有された反応気体は、WF4
Cl2 を基にしたWF4 Cl2 −SiH4 、WF4 Cl
2 −H2 、及びWF4 Cl2 −SiH2 −H 2 中何れ一
つを選択して形成する請求項1記載の半導体基板の前処
理方法。 - 【請求項4】前記反応気体に含有されたSiH4 は、S
i2 H6 叉はSi3H8 を代用し得る請求項2叉は3記
載の半導体基板の前処理方法。 - 【請求項5】前記窒化チタン基板の表面処理工程進行時
の反応器内の圧力は10-3Torr〜数十Torr範囲
内である請求項1記載の半導体基板の前処理方法。 - 【請求項6】前記反応気体の分圧比は、WF6 に対する
SiH4 の分圧比が0.1〜1.0の値を有するように
形成される請求項1叉は2記載の半導体基板の前処理方
法。 - 【請求項7】前記表面処理工程進行時の窒化チタン基板
は、300〜600℃の温度に維持される請求項1記載
の半導体基板の前処理方法。 - 【請求項8】前記表面処理工程は、タングステン蒸着時
の遅延時間を調査し、該遅延時間の範囲内で前記工程が
行われる請求項1記載の半導体基板の前処理方法。 - 【請求項9】前記表面処理工程は、前記遅延時間の60
〜80%の間に行われる請求項1叉は8記載の半導体基
板の前処理方法。 - 【請求項10】前記窒化チタン基板上の薄膜は、銅、ア
ルミニウム、タングステン、及び各種金属シリサイド中
の何れ一つを選択して形成する請求項1記載の半導体基
板の前処理方法。 - 【請求項11】前記金属シリサイドは、WSiX 叉はT
iSiX から形成される請求項11記載の半導体基板の
前処理方法。 - 【請求項12】前記表面処理及び薄膜は、真空下でイン
サイチュ(In-situ)工程により形成される請求項1記
載の半導体基板の前処理方法。
