ングを形成する。 【構成】 光化学波長λを有する電磁放射の2つの平行
な同一直線上にないビームを発生し、これらのビームが
角度φで交差するように媒質の一部にビームを照射する
ことにより軸方向に周期的な干渉パターンを生成し、そ
の間に、干渉パターンの局所的なコヒーレンスが保存さ
れるように媒質に対して干渉パターンの照射部分を軸方
向に移動させ、その間に、グレーティングパターンが準
周期的であり空間的に変化する周期を有するように積λ
×0.5csc(φ/2)を変化させる。
Description
めの感光性材料の処理に関し、特に、光ファイバのよう
な導波体と集積される受動光学素子の形成に関する。
シリカベースの光ファイバを含むいくつかの光学媒質
が、適当なスペクトル範囲の電磁放射で露光されること
によって修飾される。(このような放射は、一般に紫外
線であるが、以下では「化学線」という。)すなわち、
感光性光ファイバ(またはその他の光学媒質)を化学線
で露光することにより、その媒質の露光部分において屈
折率が変化する。例えばレーザからのほぼ単色光のビー
ムの対を重ね合わせて干渉パターンを生成することによ
り、照射光に周期的パターンをつけることができる。波
長λの2つのビームが交差角φで交差する場合、生じる
干渉パターンはΛ=0.5λcsc(φ/2)で与えら
れる周期Λを有する。このようなパターン化された放射
場が、適当な感光性のコアを有する光ファイバまたはそ
の他の光導波路に入射する場合、対応するパターンはコ
ア屈折率における周期的(または準周期的)ゆらぎの形
でコアにつけられる。このようなパターンは、通常「ブ
ラッググレーティング」または「分布ブラッグ反射器
(DBR)」と呼ばれ、電磁放射に対するスペクトル選
択性反射器として作用することが可能である。このよう
にして形成されるブラッググレーティングは、光ファイ
バレーザの終端反射器として特に有用である。このブラ
ッググレーティングは、スペクトル選択性があるだけで
なく、能動レーザ媒質を指示する同じ光ファイバ内に容
易に組み込まれるため、有用である。
国特許第4,725,110号(発明者:ダブリュ.エ
イチ.グレン(W. H. Glenn)他、発行日:1988年2
月16日)、および、米国特許第4,807,950号
(発明者:ダブリュ.エイチ.グレン他、発行日:19
89年2月28日)に記載されている。DBR終端キャ
ビティを有する光ファイバは、ジー.エー.ボール(G.
A. Ball)、ダブリュ.ダブリュ.モレー(W. W. More
y)、「連続同調可能シングルモードエルビウムファイバ
レーザ」、Optics Lett.、第17巻(1992年)第4
20〜422ページ、に記載されている。
ザの終端反射器以外のアプリケーションの受動光学素子
として有用である。例えば、ブラッググレーティング
は、波長分割多重およびその他の光信号処理アプリケー
ションのスペクトルフィルタとして有用である。光ファ
イバに形成されたブラッググレーティングからなる光フ
ィルタが、米国特許第5,007,705号(発明者:
ダブリュ.ダブリュ.モレー他、発行日:1991年4
月16日)に記載されている。

めに有用である。この基板は、レジストの露光および現
像の後、リソグラフィ加工される。
ではなく準周期的なブラッググレーティングを設けるこ
とが好ましい。すなわち、グレーティングの周期(すな
わち、伝播軸に沿って、屈折率プロフィールの連続する
山または谷の間の直線距離)が一定でなく、伝播軸に沿
って所定の様式で変化する。最も一般的な準周期的グレ
ーティングは、その周期が、伝播軸に沿った位置の関数
(代表的にはおよそ線形の関数)として増大または減少
するものである。このようなグレーティングを「チャー
プ」グレーティングという。チャープグレーティング
は、とりわけ、広帯域光反射器を形成する場合に有用で
ある。光ファイバ通信レーザにおけるチャープグレーテ
ィングの応用例が、米国特許出願第07/827,24
9号(発明者:アール.アダー(R. Adar)他、出願日:
1992年1月29日)に記載されている。グレーティ
ング反射率スペクトルから不要な構造を除去するための
チャープの応用例が、「光学媒質における分布ブラッグ
反射器を形成する方法(Method for Forming Distribute
d Bragg Reflectors in Optical Media)」と題する米国
特許出願(発明者:ヴィ.ミズラヒ(V. Mizrahi)他)に
記載されている。
グを形成する従来の方法では、感光性媒質に入射する干
渉ビームは平行にされていない。その代わりに、各ビー
ムは所定の発散角で発散される。ビームの発散の結果、
単一のうまく定義されたビーム間の交差角はない。その
代わりに、干渉パターン内の位置に依存する(感光性媒
質の伝播軸に沿って測定した)有効交差角がある。この
結果、空間に依存する周期を有するグレーティングが形
成される。この方法は、エックス.メイ(X. Mai)他、
「導波グレーティングを製造する簡単で多用途の方
法」、Appl. Optics、第24巻(1985年)第315
5〜3161ページに記載されている。
周期が任意の空間依存性を有するグレーティングを形成
するために使用することができないという欠点がある。
その代わりにこの依存性は、ビームを発散させる方法に
よって利用可能な形しかとることができない。
周期を有するグレーティング(例えばブラッググレーテ
ィング)を形成する新しい方法を発見した。従来技術の
方法とは異なり、この周期はグレーティングの相異なる
部分で独立に指定することができる。その結果、空間依
存性として広範囲の関数形を指定することができる。

の軸の方向を「軸方向」という。この方法は、光化学波

が可能な波長を有する2つの同一直線上にない平行な電
磁放射のビームを発生するステップを有する。この2つ
のビームは、交差角φで媒質の少なくとも一部に入射
し、周期的干渉パターンが入射部分に生成される。この
方法はさらに、干渉パターンの少なくとも局所的なコヒ
ーレンスが保存されるように、媒質に対して干渉パター
ンの照射部分を前進させるステップを有する。この方法
はさらに、前進ステップ中に、干渉パターンが空間的に
変化する周期を有するように、積λ×0.5csc(φ
/2)を変化させるステップを有する。

させることによってブラッググレーティングが形成さ
れ、その結果、媒質中に屈折率摂動が形成される。本発
明の方法は、この実施例では、さらに、前進ステップ中
に、結果の屈折率摂動のさまざまな点で受光される化学
線の線量を変化させるステップを有する。この変化の結
果、摂動の平均振幅は所定パターンに従って軸方向に変
化する。ここで「平均」振幅とは、多くの(例えば10
個の)グレーティング周期にわたって平均化された空間
依存性振幅をいう。
ラッググレーティングを形成することに向けられる。し
かし、グレーティングは、直接の露光によって、また
は、ホトレジストの露光後通常のリソグラフィ加工をす
ることによって、他の光学媒質に形成することも可能で
ある。これらの他の媒質も本発明の技術的範囲に含ま
れ、また、ブラッググレーティング以外にも、反射グレ
ーティングのような他の種類のグレーティングも含まれ
る。

を変化させることなく、干渉パターンの照射部分の位置
を前進することができるような設計の走査干渉計を使用
して干渉パターンを生成することが有利であることを発
見した。ファイバまたはその他の媒質は静止したままで
あり、鏡は例えばファイバの露光中に並進される。その
結果、軸方向の照射部分自体よりも広い範囲を有する例
えばファイバに屈折率摂動が容易に形成される。

(G.C. Bjorklund)他、発行日:1978年6月6日)に
詳細に記載されている。この干渉計の光学配置は、レー
ザ源11、並進可能鏡13、回転可能鏡22、ならびに
鏡14、17、および21を有する。干渉ビームは感光
性媒質18に収束する。感光性媒質18は例えば光ファ
イバである。干渉パターンの照射部分は、並進可能鏡1
3によってファイバに沿って(位相に影響を与えずに)
移動される。干渉パターンの周期は、光化学波長によっ
て、および、回転可能鏡22の回転位置によって決定さ
れる。
い方法によれば、まず、露光される領域が直線になるよ
うにファイバの位置が固定される。ファイバは、放射
(一般的に紫外線)の有効な露光を受ける。さまざまの
適当な紫外線源が利用可能であり、当業者には周知であ
る。
するエキシマポンプ周波数二重同調可能色素レーザが適
当な露光源であることを発見した。このような露光源の
使用は、米国特許出願第07/878,791号(発明
者:ディ.ジェー.ディジョヴァンニ(D. J. DiGiovann
i)他、出願日:1992年5月5日)に記載されてい
る。そこに記載されているように、この露光源は、高度
にエルビウムをドープしたシリカベースの光ファイバに
グレーティングを形成するのに有用である。例えば、こ
のファイバは、毎秒20パルスの反復レートで2mJパ
ルスで露光される。円柱レンズが、レーザ光を、長さ約
0.5cm、幅100〜200μmのバンドに集光す
る。代表的な露光は約30秒間である。この方法によっ
て、ブラッググレーティングが、例えば約0.5μmの
一定周期で容易に形成される。
って形成される干渉パターンの周期Λは、積λ×0.5
csc(φ/2)によって表される。所望の空間依存性
を有する準周期的グレーティングを生成するため、この
積が、並進鏡13によって干渉パターンの照射位置を移
動させつつ変えられる。この積は、波長λを変化させる
ことによって、または、交差角φを変化させることによ
って、変えることが可能である。波長は、化学線源が同
調可能レーザであれば、容易に変化させられる。例え
ば、約235nm〜約245nmの実用的範囲にわたっ
て発光するエキシマポンプ周波数二重色素レーザが容易
に利用可能である。一定の交差角で、このような露光源
によって、グレーティング周期は、グレーティングの長
さにわたって約4%だけ変化することが可能である。
変化させずに、すなわち、コヒーレンスが保存されるよ
うに干渉パターンの照射部分を移動させることが望まし
い。しかし、波長がその移動とともに変化する場合、干
渉パターンは短い距離にわたってのみコヒーレントであ
る。代表的なグレーティングの設計は、1%未満しか波
長が変動しないことを要求する。従って、干渉パターン
は、波長変動があっても、一般的にグレーティング周期
の数十倍にわたって(よい近似で)コヒーレントとな
る。このような干渉パターンは「局所的にコヒーレント
である」という。
1つは、干渉する光化学ビームのスポットサイズによっ
て課される。ブラッグ波長がこのサイズにわたって急に
変化すると、スポットの移動によって、グレーティング
の新たに書き込まれた部分が、直前に書き込まれた部分
に非コヒーレントに加わり、グレーティングが少なくと
も部分的に消失することになる。大まかな指針として、
このことは、1スポットサイズLspotにわたるブラッグ
波長λBの変動δλBが次の関係式を満たす場合には回避
することができる。 (δλB/λB)Lspot < (1/4)Λ ただし、Λは公称グレーティング周期である。

系の間の機械的結合によって、干渉パターンの安定性を
許容できないほどに劣化させる振動を生じることがあ
る。さらに、必要な波長シフトを生成する回転は小さす
ぎて実際に制御することができないことが多い。しか
し、回転鏡22の実際的代替手段がある。すなわち、交
差角は、光学系の平面鏡のうちの1つを曲面鏡に置換す
ることによって容易に変化させることができる(詳細は
後述)。
電気力学的アクチュエータ(「並進アクチュエータ」)
を使用し、光源の同調を変化させるために第2の電気力
学的アクチュエータ(「周期設定アクチュエータ」)を
使用する。並進アクチュエータおよび周期設定アクチュ
エータの両方を制御するために、マイクロプロセッサに
基づくコントローラのようなプログラマブルコントロー
ラを使用する。コントローラは、グレーティングの各部
分の周期とその部分の軸方向の位置との間の所望の関数
関係を与えるようにプログラムされる。
角を変化させる場合には、チャープグレーティングを簡
単に形成することができる。グレーティング周期の空間
依存性は、光学系内の鏡のうちの1つの反射面の形状に
よって決定される。図2に示すように、光学系の例えば
鏡21を曲面鏡30によって置換することができる。

交差角の変化によって、局所グレーティング周期も同様
に変化する。このように、チャープグレーティングは、
一定の化学線波長で感光性媒質を露光しつつ鏡13を並
進させることによって簡単に形成される。例えば、チャ
ープグレーティングは、曲率半径が約50mの凸球面鏡
を使用して形成することができる。公称ブラッグ波長が
1.5μmであるグレーティングを仮定した場合、鏡1
3の1cmの移動によって、ブラッグ波長の全シフトは
約19オングストローム、すなわち約0.12%とな
る。
分広い場合、鏡13の並進がなくてもチャープグレーテ
ィングを形成することができることに注意すべきであ
る。これは、鏡30からのビームのうちの少なくとも1
つを反射させることによってなされる。(他のビームは
第2の曲面鏡によって反射させることもできる。)

ち、図3を参照すれば、グレーティング40の強さ(す
なわち、屈折率摂動の振幅)は、化学線露光の時間およ
び強度に関係づけられる。この強さは、化学線の線量を
変調することによって軸方向の位置の関数として変調す
ることができる。この線量は、鏡13の並進速度を(例
えばコントローラ42により)制御することによって、
光源11の放射強度を制御することによって、または、
(光源11がパルス光源である場合)光源のパルス反復
レートを制御することによって、容易に変調される。こ
れらの3つの選択肢のうち、最後のものが現時点では好
ましい。すなわち、例えばパルスエキシマポンプ色素レ
ーザの反復レートは、マイクロプロセッサに基づくプロ
グラマブルなコントローラ44によって容易に制御さ
れ、指定した平均屈折率プロフィールを有するブラッグ
グレーティングを生成する。(「平均」プロフィールと
は、多くの(例えば10個の)グレーティング周期にわ
たって平均した空間依存性屈折率を意味する。)平均屈
折率プロフィールの修正は、とりわけ、ブラッググレー
ティングのスペクトル特性を改善するために有用であ
る。このような応用例の1つが、例えば、前掲の「光学
媒質における分布ブラッグ反射器を形成する方法(Metho
d for Forming Distributed Bragg Reflectors in Opti
cal Media)」と題する米国特許出願(発明者:ヴィ.ミ
ズラヒ(V. Mizrahi)他)に記載されている。
間依存性周期を有するグレーティング(例えばブラッグ
グレーティング)を形成する新しい方法が実現される。
従来技術の方法とは異なり、この周期はグレーティング
の相異なる部分で独立に指定することができる。その結
果、空間依存性として広範囲の関数形を指定することが
できる。

Claims (15)
- 【請求項1】 軸方向を定める軸を有する感光性媒質を
含む物品(18)上にグレーティングパターンを形成す
る方法において、 光化学波長λを有する電磁放射の2つの平行な同一直線
上にないビーム(15、16)を発生するステップと、 前記2つのビームが角度φで交差するように前記媒質の
少なくとも一部に前記ビームを照射することにより前記
軸方向に周期的な干渉パターンを生成する照射ステップ
と、 照射ステップ中に、干渉パターンの少なくとも局所的な
コヒーレンスが保存されるように、前記媒質に対して干
渉パターンの照射部分を軸方向に移動させる移動ステッ
プと、 移動ステップ中に、生成されるグレーティングパターン
が準周期的であり、空間的に変化する周期を有するよう
に、積λ×0.5csc(φ/2)を変化させる積変化
ステップとからなることを特徴とするグレーティングパ
ターン形成方法。 - 【請求項2】 積変化ステップが、各φが変化するよう
に、第1のビームの少なくとも一部を第2のビームに対
して回転させる回転ステップからなることを特徴とする
請求項1の方法。 - 【請求項3】 積変化ステップが光化学波長λを変化さ
せるステップからなることを特徴とする請求項1の方
法。 - 【請求項4】 回転ステップが、曲面鏡上に第1のビー
ムを照射することによって入射部分と反射部分を定める
ステップと、反射部分が回転されるように入射部分を曲
面鏡に対して移動させるステップとからなることを特徴
とする請求項2の方法。 - 【請求項5】 曲面鏡が球面の一部であることにより、
回転ステップによって軸方向にほぼ線形に変化する周期
を有するグレーティングパターンが生成されることを特
徴とする請求項4の方法。 - 【請求項6】 グレーティングパターンが屈折率摂動で
あることを特徴とする請求項1の方法。 - 【請求項7】 屈折率摂動は平均振幅を有し、ビームは
平均強度を有し、移動ステップ中に、生成される屈折率
摂動の平均振幅が所定パターンに従って軸方向に変化す
るように平均強度を変化させる強度変化ステップをさら
に有することを特徴とする請求項6の方法。 - 【請求項8】 屈折率摂動は平均振幅を有し、移動ステ
ップ中に干渉パターンの照射部分が速度vで移動し、移
動ステップ中に、生成される屈折率摂動の平均振幅が所
定パターンに従って軸方向に変化するようにvを変化さ
せるステップをさらに有することを特徴とする請求項6
の方法。 - 【請求項9】 ビームはパルス放射源によって発生さ
れ、強度変化ステップはこの放射源のパルス反復レート
を変化させるステップからなることを特徴とする請求項
7の方法。 - 【請求項10】 感光性媒質はホトレジストであり、物
品はこのホトレジストの下の基板をさらに有し、このホ
トレジストを現像するステップと、基板をリソグラフィ
加工するステップとをさらに有することを特徴とする請
求項1の方法。 - 【請求項11】 軸方向を定める光伝播軸を有する感光
性光学媒質に屈折率摂動を形成する方法において、 光化学波長λを有する電磁放射の2つの平行な同一直線
上にないビームを発生するステップと、 前記2つのビームが角度φで交差するように前記媒質の
少なくとも一部に前記ビームを照射することにより前記
軸方向に周期的な干渉パターンを生成する照射ステップ
と、 摂動の各点はある線量の化学線を受光し、摂動は平均振
幅を有し、干渉パターンの少なくとも局所的なコヒーレ
ンスが保存され、屈折率摂動が前記媒質に生成されるよ
うに、前記媒質に対して干渉パターンの照射部分を軸方
向に移動させる移動ステップと、 移動ステップ中に、生成される屈折率摂動の平均振幅が
所定パターンに従って軸方向に変化するように化学線の
線量を変化させる線量変化ステップとからなることを特
徴とする屈折率摂動形成方法。 - 【請求項12】 移動ステップ中に、干渉パターンの照
射部分が速度vで移動し、線量変化ステップはvを変化
させるステップからなることを特徴とする請求項11の
方法。 - 【請求項13】 各ビームは平均強度を有し、線量変化
ステップはビームの平均強度を変化させるステップから
なることを特徴とする請求項11の方法。 - 【請求項14】 ビームはパルス放射源によって発生さ
れ、線量変化ステップはこの放射源のパルス反復レート
を変化させるステップからなることを特徴とする請求項
13の方法。 - 【請求項15】 感光性媒質を含む物品上にグレーティ
ングパターンを形成する方法において、 ある光化学波長を有する電磁放射の2つの平行な同一直
線上にないビームを発生するステップと、 前記2つのビームが少なくともある角度φで交差するよ
うに前記媒質の少なくとも一部に前記ビームを照射する
ことにより照射部分に干渉パターンを生成するステップ
とからなり、このステップが、 交差角φが照射部分にわたって変化して空間的に変化す
る周期を有するグレーティングパターンを形成するよう
に、曲面鏡から媒質上へビームのうちの少なくとも1つ
を反射するステップとからなることを特徴とするグレー
ティングパターン形成方法。
