Description
[発明の目的]
(産業上の利用分野)
本発明は、窒化アルミニウム焼結体に関し、さ
らに詳しくは、窒化アルミニウム焼結体母材との
高温密着性が良好な導電性メタライズ層を有し、
さらには該導電性メタライズ層を従来より低い温
度で形成することができる窒化アルミニウム焼結
体に関する。
(従来の技術)
窒化アルミニウム(AlN)焼結体は、絶縁性、
耐腐食性および耐熱衝撃性に優れ、高い高温強度
を有するとともに、高い熱伝導性を有するため、
各種構造材、各種電子・電機部品などの素材とし
て、また、とくに近年では、放熱性が充分でない
アルミナ(Al2O3)や毒性があるため取扱いが繁
雑なベリリア(BeO)に代わる半導体用基板の
材料として注目されている。
ところで、AlN焼結体をどのような用途で使
用するにせよ、この焼結体と何らかの金属部材と
を接合する必要性が生じる場合が多く、その際、
AlN焼結体の表面に導電性メタライズ層を形成
することが一般に行なわれている。
このようなAlN焼結体へのメタライズ法とし
ては、焼結体表面に酸化物層(Al2O3)形成後、
直接銅(Cu)箔を接合するダイレクトボンドカ
ツパー法(DBC法)、銅(Cu)、金(Au)、銀
(Ag)−パラジウム(Pd)などを使用した厚膜法
などが知られている。
しかしながら、上記の方法を適用してAlN焼
結体表面に形成された導電性メタライズ層は、い
ずれも、とくに高温においてAlN焼結体との密
着性が悪いため、ろう付や高温はんだ村など700
℃程度以上の温度で行なう接合方法を適用して他
部材と接合することが困難であり、また、仮に接
合することができたとしても、他部材が接合され
たAlN焼結体を高温で使用したときにメタライ
ズ層が焼結体表面から剥離してしまい、結果的に
他部材の脱落が生ずるという問題がある。とく
に、このような導電性メタライズ層を有する
AlN焼結体を電子回路用放熱基板として使用し
た場合、この基板は低温から高温へ、また、高温
から低温へという温度変化(熱サイクル)を受け
ることになり、メタライズ層の構成成分とAlN
との熱膨張係数の差に起因して、メタライズ層に
クラツクが生ずるという不都合がある。
かかる問題点を解消するものとして本願出願人
は、既にモリブデン、タングステン及びタンタル
から選ばれる1種以上と第族元素や第a族元
素とを構成相の成分元素として含有する導電性メ
タライズ層を有するAlN焼結体を提案している
(特願昭61−33826号明細書参照)。このAlN焼結
体が有している導電性メタライズ層は、高温及び
還元雰囲気中においても母材であるAlN焼結体
に対して高い接合強度を有していることなどの点
で極めて優れているものである。しかしながら、
かかるAlN焼結体が有している導電性メタライ
ズ層は、その構成相の成分元素によつては比較的
高温(1700〜1800℃)でメタライズを行う必要が
あるために特殊な加熱炉を要し、またメタライズ
時に母材となるAlN焼結体に反りが生じること
があり、そのままでは製品として不良になつてし
まう。したがつて、このような場合には、通常、
メタライズ後に母材の反り直し工程を設ける必要
があることなどの点で未だ充分ではなく、さらな
る改良の余地がある。
(発明が解決しようとする問題点)
従来の導電性メタライズ層を有するAlN焼結
体にあつては、該メタライズ層と母材である
AlN焼結体との接合強度が弱いという問題又は
メタライズ層を高温下(1700〜1800℃)で形成す
る場合には、母材となるAlN焼結体が反りを生
じることがあり、その結果、製品不良となつた
り、さらに反り直し工程を設ける必要があるとい
う問題がある。しかもメタライズは1700℃以上の
高温で行われるため、通常1600℃以下の加熱領域
をもつて設計されている工業炉、とりわけ連続加
熱炉を用いて処理することができない。
したがつて本発明は、導電性メタライズ層と
AlN焼結体母材との接合強度が高く、また1600
℃以下の比較的低温でメタライズを行うことがで
きるために工業的な生産ラインにのせることもで
き、また母材に反りなどが生じることがない
AlN焼結体を提供することを目的とする。
[発明の構成]
(問題点を解決するための手段)
本発明者らは、上記目的を達成するべく母材と
導電性メタライズ層との接合強度を低下せしめる
ことがなく、また、比較的低温でのメタライズが
可能であるために母材に反りなどを生じることが
ないような導電性メタライズ層の構成相の成分元
素の組合せについて検討を行つた結果、本発明を
完成するに到つた。
本発明の窒化アルミニウム焼結体は、少なくと
もその表面の一部に導電性メタライズ相を有する
窒化アルミニウム焼結体において、前記導電性メ
タライズ相が、
(イ) モリブデン、タングステンから選ばれる1種
または2種の元素の単体;
(ロ) 周期律表の第a族元素から選ばれる1種ま
たは2種以上の元素の窒化物;および
(ハ) コバルト、ニツケルから選ばれる1種または
2種の元素の単体
を構成層の成分として含有することを特徴とす
る。
本発明のAlN焼結体は上記したように、該焼
結母材表面に形成された導電性メタライズ層の構
成相の成分元素の組合せに特徴を有するものであ
り、AlN焼結体自体の物性などは特に制限され
るものではないが、例えば、半導体用基板などの
用途面からは、熱伝導率が50w/m・k以上であ
ることが好ましい。
導電性メタライズ層の構成相の成分元素である
(イ)の群の元素、すなわちモリブデン(Mo)及び
タングステン(W)は耐熱性が優れ、かつ、
AlN焼結体母材の熱膨張係数とほぼ近似した熱
膨張係数を有するものであり、該メタライズ層の
耐熱性及び耐熱サイクル特性の向上に資する成分
であり、単体である。また(ロ)の群の元素、すなわ
ち周期律表の第a族元素であるチタン(Ti)、
ジルコニウム(Zr)及びハフニウム(Hf)の窒
化物は、特に導電性メタライズ層とAlN焼結体
母材との強固な結合をもたらす化合物の成分とな
り、かつ該メタライズ層への導電性付与に資する
成分である。
また(ハ)の群の元素、すなわちコバルト(Co)、
ニツケル(Ni)は導電性メタライズ層を形成す
る場合の加熱温度を低下せしめることに資する成
分であり、単体である。
本発明において、窒化アルミニウム焼結体の導
電性メタライズ層の構成相の成分元素である(イ)の
群の元素、(ロ)の群の元素、及び(ハ)の群の元素との
構成比は特に制限されるものではなく、使用する
元素の種類や組合わせによつて適宜決定される
が、例えば、全体に占める(ハ)の群に属する元素の
合成重量を好ましくは1〜20重量%、さらに好ま
しくは5〜15重量%に設定する。この場合に(ハ)の
群に属する元素の量があまり少なすぎる場合に
は、メタライズ時の温度をAlN焼結体母材に悪
影響を与えない程度まで低下せしめることができ
ず、また、あまり多すぎる場合にはAlN焼結体
母材と導電性メタライズ層との接合強度が低下す
ることなどの問題が生じる。
本発明のAlN焼結体は、例えば、次のように
して製造される。
すなわち、まず、常法を適用して得られた
AlN焼結体母材の所望の面に、上記(イ)の群から
選択された元素の単体、(ロ)の群から選択された元
素の窒化物、(ハ)の群から選択された元素の単体を
それぞれ含むペーストもしくは液状物を塗布す
る。このペーストもしくは液状物は、具体的に
は、上記元素の単体あるいは化合物粉末をエチル
セルロース、ニトロセルロースなどの粘結剤に分
散せしめて得られる。また、かかるペーストもし
くは液状物中には、上記(ハ)の群から選ばれた元素
が総量で全体の5重量%以上含有されていること
が望ましい。
ついで、上記のようにAlN焼結体母材表面に
ペーストもしくは液状物を塗布したのち、乾燥さ
せて、しかるのち、加熱処理することによりメタ
ライズ層を形成する。このときの加熱温度は、成
分元素の種類および組合わせによつても異なる
が、通常は、1500〜1600℃程度で充分である。ま
た、雰囲気ガスとしては、窒素ガス、ドライホー
ミングガス、ウエツトホーミングガスなどを使用
でき、処理時間は、0.5〜2時間程度に設定する
ことが好ましい。
さらに、このようにして得られた導電性メタラ
イズ層を有するAlN焼結体に他部材を接合する
場合、まず、この導電性メタライズ層にNiなど
のメツキを施し、続いて、ホーミングガス中、
600〜850℃で該メツキ層をアニールし、しかるの
ち、ろう付もしくははんだ付を行なえばよい。
本発明のAlN焼結体は、高集積かつ高出力の
電子回路用基板、イグナイタ、高周波トランジス
タ、レーザ管、マグネトロン又は各種ヒーターの
構成材料として適用が可能である。
(実施例)
実施例 1
W粉末、窒化チタン(TiN)粉末及びコバル
ト粉末を、重量比で79:18:9の割合で混合した
混合物100重量部に、エチルセルロース5重量部
を混合して原料ペーストを製造した。次いで、該
ペーストを参加イツトリウム(Y2O3)を3重量
%添加して焼結を行つて得た合計100個のAlN焼
結体母材の表面に塗布した。その後、塗布したペ
ーストを乾燥させたのち、窒素ガス雰囲気炉中に
おいて1600℃で1時間加熱することにより導電性
メタライズ層を形成した。その結果、AlN焼結
体母材には、いずれについても反りなどは見られ
なかつた。
次いで、この導電性メタライズ層のAlN焼結
体母材に対する接合強度を評価するために、該メ
タライズ層にNiメツキを施してこれをホーミン
グガス中、約800℃でアニールしたのち、コバー
ル(Ni−Co−Fe合金)製ワイヤーの先端部をろ
う付した。そして、該ワイヤーをこのメタライズ
面と垂直な方向に引張ることにより接合強度
(Kg/mm2)を測定したところ2Kg/mm2以上であつ
た。
比較例
モリブデン(Mo)粉末と窒化チタン(TiN)
粉末とエチルセルロースとを重量比で8:2:1
で混合して原料ペーストを調製し、該ペーストを
Y2O3を3重量%含有する合計100個のAlN焼結体
母材の表面に塗布した。これを乾燥させたのち、
N2ガス中、約1800℃で1時間加熱することによ
り導電製メタライズ層を形成した。その結果、合
計100個の母材のうち2個にわずかな反りが生じ
た。
次いで、導電性メタライズ層のAlN焼結体母
材に対する接合強度を実施例1と同様にして測定
したところ2Kg/mm2以上であつた。
実施例 2〜12
上記した(イ)、(ロ)及び(ハ)の群から選択された元素
((イ)、(ハ)は単体、(ロ)は窒化物)粘結剤並びにメタ
ライズ条件を表に示すようにした以外は、実施例
1と同様にして導電性メタライズ層を有する
AlN焼結体を製造した。その結果、該焼結体に
は反りは見られなかつた。また、導電性メタライ
ズ層とAlN焼結体母材との接合強度を実施例1
と同様にして測定し、その結果を表に示した。
