Claims (1)
- 半導体ウエーハに不純物をドーピングするイオ
ン注入装置において、走査されたイオンビームが
通る筒状のバイアスリングの前段に、このバイア
スリングに通過する前記イオンビームが前記バイ
アスリング内壁に衝突しないように前記イオンビ
ームを絞り、かつイオン衝撃によりスパツタリン
グされにくい材質のマスク板を備えることを特徴
とするイオン注入装置。
