Claims (1)
- ポジ型のホトレジストを塗布した半導体ウエー
ハの周辺部のみに前記ホトレジストが感光する波
長の光を照射することにより露光処理を行う周辺
露光装置において、前記半導体ウエーハ上に気体
を吹き付けるためのノズルと、前記半導体ウエー
ハ周囲を囲むカツプを有することを特徴とする周
辺露光装置。
