【産業上の利用分野】本発明は、フォトルミネッセンス
、レーザダイオード等の発光素子に用いて好適なp型C
dSの作製方法に係わる。

は、p型のCdS混晶の作製が難しい。

【0004】通常の一般的理論によれば、II−VI族
混晶におけるアクセプタ及びドナー不純物としてはI族
及び VII族の元素から選ばれる。しかしながら、C
dS混晶においては、Sの蒸気圧が高いことからp型不
純物ドープのCdSの形成において、Sが抜け出して空
孔(ヴェイカンシー;Vacancy )をつくりやす
く、結晶性が低い。

dS混晶においては、Sの蒸気圧が高いことからp型不
純物ドープのCdSの形成において、Sが抜け出して空

く、結晶性が低い。

65meV、Naで169meV、Pで120meVで

【実施例】図1を参照して本発明の一実施例を説明する
。この場合、GaAs単結晶基板1上に周知の技術、例
えばMBE(分子線エピタキシー)法等によってCdS
層2を例えば厚さ2μmにエピタキシャル成長する。

プタ対発光D−Aが生じている。

せた場合で、曲線31及び曲線32はその励起強度を1
:1/20とした場合で、この場合励起強度が高められ
ることによって短波長側に発光ピークがシフトしている

p型のCdSではそのD−A発光のエネルギーが、50
70Åで2.44eVであるが、これは図4で示すNa
・ClドープのCdSのD−A発光のゼロフォノン線が
5162Åであるものに比較しても、この酸素のアクセ
プタ準位の深さが浅いことが理解できる。すなわち、そ
の準位は130meVとなり、これにより、活性化率は
、90%にもなる。
p型のCdSではそのD−A発光のエネルギーが、50
70Åで2.44eVであるが、これは図4で示すNa
・ClドープのCdSのD−A発光のゼロフォノン線が
5162Åであるものに比較しても、この酸素のアクセ
プタ準位の深さが浅いことが理解できる。すなわち、そ
の準位は130meVとなり、これにより、活性化率は
、90%にもなる。
【0019】上述した例においては、本発明をフォトル
ミネッセンス構成としてその発光について確認したもの
であるが、本発明は例えばレーザダイオード等の発光素
子に適用して短波長発光を行うことができる。

【0020】また、上述した例においては、MBE法に
よってCdSを形成し、これにイオン注入によって酸素
のドープを行うようにした場合であるが、酸素化合物を
含むCVD(化学的気相成長法)等を用いることによっ
て酸素がドープされたCdSのエピタキーを行う方法を
採ることもできるなどその製造方法は種々の方法を適用
できる。
よってCdSを形成し、これにイオン注入によって酸素
のドープを行うようにした場合であるが、酸素化合物を
含むCVD(化学的気相成長法)等を用いることによっ
て酸素がドープされたCdSのエピタキーを行う方法を
採ることもできるなどその製造方法は種々の方法を適用
できる。

【発明の効果】上述したように本発明における酸素をド
ープしたp型のCdSによれば、p型であるにも拘らず
空孔の発生を抑制でき、したがって結晶性に優れた信頼
性の高い、したがって歩留りの高いp型のCdSを製造
することができることになる。
