- 露光光源を有する主照明系と回路パターンが描
かれた原画（以下マスクと記す。）を設置するマ
ククするマスクステージと回路パターンを投影転
写するレンズ系と半導体基板を設置するウエハス
テージからなる露光装置において、マスクステー
ジとレンズ系の間または、レンズ系とウエハステ
ージとの間に偏光フイルタを設けることを特徴と
する露光装置。
