Claims (1)
- 【実用新案登録請求の範囲】 円板状の基板１とすきまを隔てて対向し、且つ
その周辺部を支承する突部２ａを有する基板載置
部２と該基板載置部２の周囲を支持する円筒部３
ａとからなるヒートステージ３と、該ヒートステ
ージの基板載置部２の下方に設けられ且つ一定温
度に保持される加熱部７とを具備した基板加熱装
置において、 上記円筒部３ａの加熱部７下方に隔壁１０を設
けて加熱部７を密封し、且つ該加熱部７を隔壁１
０の外より操作して基板載置部２との間隔を調節
できる調節手段１１を設けると共に、密閉室内に
ガスを導入するガス導入管１３を設け、該ガス導
入管１３から供給するガスの圧力と、基板載置部
２と加熱部７間の距離を調節して加熱部７からヒ
ートステージ３への熱の流入を調節することを特
徴とする基板加熱装置。
