Claims (1)
- 【実用新案登録請求の範囲】 (1) 反応炉１内に反応ガスをノズル２の噴出口
３より噴出させつつ排気し、加熱されたウエーハ
４上に生成膜を生成する化学気相生成装置におい
て、上記ノズル２の噴出口部５を二重構造とし、
その一方の噴出口部５ａに対し他方の噴出口部５
ｂを、それらの噴出口３ａ，３ｂによる開口が調
整できるよう摺動自在にならしめてなる化学気相
生成装置。 (2) 噴出口部５ａ，５ｂは球形面、カマボコ形
面、または円筒形面を有する形状である実用新案
登録請求の範囲第１項記載の化学気相生成装置。
