Claims (1)
- 密閉容器内に対向電極を備え、ドーピングガス
を稀釈したふんい気ガスを密閉容器内に満たし前
記対向電極に直流電圧を印加してふんい気ガス内
にプラズマを発生させる半導体基体用プラズマド
ーピング装置であつて、対向電極の一方の電極で
ある網目状電極と、網目状電極の外側主面に近接
して設けられ対向電極の他方の電極に載置された
半導体基体を照射する加熱用光源とを備えること
を特徴とする半導体基体用プラズマドーピング装
置。
