Claims (1)
- 【実用新案登録請求の範囲】 １ それぞれ結晶を形成する族元素および族
元素の互いに異なる組合わせよりなる活性半導体
層とｐｎ接合半導体層との複数層を半導体基板上
に交互に積層して構成し、少なくとも一方の端面
に電流路を局限するように構成配置した電極層を
設けて電流を注入することにより、前記複数層に
おける光屈折率および光増幅利得の周期的変化に
共振して発光するようにしたことを特徴とする分
布帰還型面発光半導体レーザ装置。 ２ 前記ｐｎ接合半導体導層中にｐ＋ｎ＋接合半
導体層を介挿したことを特徴とする実用新案登録
請求の範囲第１項記載の分布帰還型面発光半導体
レーザ装置。 ３ 前記複数層における前記電流路を囲繞する領
域にｐ型もしくはｎ型の不純物を拡散させたこと
を特徴とする実用新案登録請求の範囲第１項記載
