Claims (21)
- 下部電極と、
前記下部電極と離隔配置された上部電極と、
前記下部電極と前記上部電極との間に位置し、
TiO2を含む誘電層と、前記誘電層内に挿入され、GeO2を含む漏れ電流低減層と、を含む誘電体薄膜と、を含み、
前記下部電極は、ルチル相を含む、キャパシタ。 - 前記下部電極は、金属または金属酸化物を含むドーパントがドーピングされたSnO2を含む、請求項1に記載のキャパシタ。
- 前記ドーパントは、
RuO2、IrO2、MoO2、Nb、Ta、Sb、Mn、またはFを含み、
前記ドーパントの含量は、0.01at%以上10at%以下である、請求項2に記載のキャパシタ。 - 前記誘電層は、Ga、Al、La、B、In、Sc、またはYを、0at%以上10at%以下で含む、請求項1に記載のキャパシタ。
- 前記漏れ電流低減層は、Ga、Al、La、B、In、Sc、Y、Ti、Zr、またはHfを、0at%以上50at%以下で含む、請求項1に記載のキャパシタ。
- 前記漏れ電流低減層は、ルチル相または非晶質相を有する、請求項1に記載のキャパシタ。
- 前記誘電層は、ルチル相を有する、請求項1に記載のキャパシタ。
- 前記誘電体薄膜の厚みは、200Å以下である、請求項1に記載のキャパシタ。
- 前記漏れ電流低減層の厚みは、0Åを超過し、50Å以下である、請求項1に記載のキャパシタ。
- 前記誘電体薄膜の総厚に対する前記漏れ電流低減層の厚み比は、0.5%ないし40%の範囲である、請求項1に記載のキャパシタ。
- 前記誘電体薄膜の誘電定数は、50以上であり、CBO(conduction band offset)は、0.6eV以上である、請求項1に記載のキャパシタ。
- 下部電極と、
前記下部電極と離隔配置された上部電極と、
前記下部電極と前記上部電極との間に位置し、TiO2を含む第1誘電層と、前記第1誘電層上に配され、GeO2を含む漏れ電流低減層と、前記漏れ電流低減層上に配され、TiO2を含む第2誘電層と、を含む誘電体薄膜と、を含み、
前記下部電極は、ルチル相を含む、キャパシタ。 - 前記第1誘電層と前記第2誘電層は、ルチル相を有する、請求項12に記載のキャパシタ。
- 前記第1誘電層及び前記第2誘電層は、それぞれ独立して、
Ga、Al、La、B、In、Sc、またはYをドーパントとして、0at%以上10at%以下で含む、請求項12に記載のキャパシタ。 - 前記第1誘電層に含まれたドーパントと、前記第2誘電層に含まれたドーパントは、含量または種類が互いに異なる、請求項14に記載のキャパシタ。
- 前記漏れ電流低減層は、Ga、Al、La、B、In、Sc、Y、Ti、Zr、またはHfを、0at%以上50at%以下で含む、請求項12に記載のキャパシタ。
- 前記誘電体薄膜の総厚に対する前記漏れ電流低減層の厚み比は、0.5%ないし40%の範囲である、請求項12に記載のキャパシタ。
- トランジスタと、
前記トランジスタと電気的に連結された請求項1ないし12のうちいずれか1項に記載のキャパシタと、を含む、電子装置。 - 前記トランジスタは、
ソース領域及びドレイン領域、並びに前記ソース領域と前記ドレイン領域との間に位置するチャネル領域を含む半導体基板と、
前記半導体基板上に、前記チャネル領域と対向するように配され、ゲート絶縁層とゲート電極とを具備するゲートスタックと、を含む、請求項18に記載の電子装置。 - 前記トランジスタは、
ソース領域及びドレイン領域、並びに前記ソース領域と前記ドレイン領域との間に位置するチャネル領域を含む半導体基板と、
前記半導体基板表面から所定深さに引き込まれたトレンチ内に、前記チャネル領域と対向するように配され、ゲート絶縁層とゲート電極とを具備するゲートスタックと、を含む、請求項18に記載の電子装置。 - 前記キャパシタ及び前記トランジスタを含むメモリユニットと、
前記メモリユニットと電気的に連結され、前記メモリユニットを制御する制御ユニットと、を含む、請求項18に記載の電子装置。
