Description
光起電力効果により光を電力に変換する半導体を用いた光電変換素子であって、
前記半導体からなる半導体層と、前記半導体層の表面に形成された金属層である表側金属層と、前記半導体層の裏面に形成された金属層である裏側金属層と、を備え、
前記表側金属層、前記半導体層および前記裏側金属層によってMSM構造の共振器が形成されている、
光電変換素子。
なお、「共振器が形成されている」ことは、分光光度計で分光反射率を計測し、特定の領域でのみ光を吸収していることを確認することで証明できる。
前記裏側金属層は、金属製の支持体である、
<1>に記載の光電変換素子。
この態様によれば、「裏側金属層」としての金属製の支持体の上に半導体層を形成すればよいため、支持体(例えばAl2O3の基板)の上にスパッタリング等により裏側金属層が形成されている態様と比較して、製造工程が簡易である。
なお、支持体としての板材は、好ましくは板厚が50μm以上の板材、更に好ましくは板厚が100μm以上の板材である。
前記表側金属層は、部分的なパターンであり、

以下、本開示の第1実施形態について説明する。
換言すると、光電変換素子10は、半導体からなる半導体層30と、半導体層30の表面(図の上側面)に形成された金属層である表側金属層20と、半導体層30の裏面(図の下側面)に形成された金属層である裏側金属層40と、を備える。
第1実施形態では、表側金属層20が矩形アイランド状のパターンとされた例を説明したが、本開示はこれに限定されず、以下で説明する第2実施形態の光電変換素子110としてもよい。
また、メッシュ状では、表側金属層が抜けている開口部を構成しており、この開口部により電磁波を閉じ込める導波管の作用が加わることがメッシュ状の特長である。これによりメッシュ状パターンでは、アイランド状よりも反射すべき長波長領域での光の吸収を抑えることができ、光電変換素子の発電効率を高めることができる。
例えば、表側金属層が図2のようにメッシュ状の場合、以下の公知の式(1)~(5)で狙いの共振周波数を有する構造を算出することができる。式(1)~(5)は、図2に示す構造を回路と見立てた場合、Y方向に平行な断面内にできる回路について立式されている。X方向に平行な断面内にできる回路についても、wとlとを入れ替え、X方向の周期(金属膜の配置周期)を用いることで同様に立式できる。
表側金属層120内での電子の運動はXY方向それぞれ独立に議論したものの重ね合わせであるという前提のもとに式(1)~(5)は立式されている。

例えばメッシュ状のパターンの場合に、d=300nm、l=w=200nm、h=100nm、Λ=500nmとしたとき、1.8μm付近が共振波長として算出される。このことから、半導体層30を金属層20,40により挟みこんだMSM構造において、共振器を形成することができることが判る。
なお、光電変換素子の反射率は、分光光度計を用いて測定することができる。
ところで、図3の特性の光電変換素子は、約1.3~1.8μmの領域の光を吸収し発電に利用できているが、0.8~1.3μmの領域の光の殆どを反射している。0.8~1.3μmの領域はGaSbの感度領域であるため、感度領域の光を反射していることとなり、この点において更なる発電の効率化を図る余地がある。そこで次に、更なる発電の効率化のための構造について、図4を用いて説明する。
つまり、同一パターンが繰り返されている範囲を1ブロックとして捉えた場合に、図4に示す表側金属層120は、複数のブロックが縦横に配列された複合パターンとなっている。
光電変換素子10、110のMSM構造の製造方法は特に限定されないが、例えば以下の(1)~(3)の手順で製造することができる。
(1)基板(図示省略)の上にスパッタリングにより裏側金属層40を形成する。
(2)裏側金属層40の上にエピタキシャル成長等の薄膜成長法でp-n接合を有する半導体層30を形成する。
(3)半導体層30の上に、スパッタリングにより表側金属層20、120を矩形アイランド状やメッシュ状のパターンで形成する。
また、光電変換素子の長時間発電出力を評価するため、比較例1以外については、水冷銅板による冷却を止めて1時間および5時間経過後の発電出力を経過時間が0の結果との変化率で比較した。発電出力の低下が5%以内である場合を評価A、5~10%である場合を評価B、10%以上である場合を評価Cとした。
さらに、熱流束センサーを水冷銅板と裏側金属層(裏側電極)との間に貼り付け、熱流束を測定し、実施例1の熱流束よりも小さい実施例を評価B、大きい実施例を評価Cとした。
GaSbの厚みが10nmの実施例2では、発電出力が実施例1よりも低下した(評価C)。GaSbの厚みが1000nmよりも厚い実施例6では、発電出力は実施例1と大きく変わらなかったが、厚膜の成膜が不安定になる問題が生じた(備考欄)。GaSbの厚みが50nmの実施例3は10nmの実施例2に比べ発電出力が向上し、300nmの実施例4では、発電出力が最も良かった。
メッシュ開口径が50nm、180nmの実施例7,8では、発電出力が実施例1よりも10%以上低下した(評価C)。メッシュ開口径が300nm、600nm、900nmの実施例9、10,11では、良好な発電出力が得られた(評価A)。メッシュ開口径が1500nmの実施例13では、発電出力が10%以上低下した(評価C)。
表側金属層の厚みが70nmの実施例14では、発電出力が低下した(評価C)。表側金属層の厚みが1100nmの実施例20では、発電出力は実施例1と同等であったが(評価B)、厚膜の成膜が困難であった(備考欄)。表側金属層の厚みが200nm、600nmの実施例17、18では、発電出力が高く(評価A)、かつ1時間後および5時間後の発電出力も高い値を維持した(共に評価A)。
メッシュ開口部の面積が実施例1と同等となるように、実施例21では直径226nmの円形の開口部とした。実施例21では、発電出力が実施例1と同等であった(評価B)。メッシュ開口部が円形であっても、正方形の場合と同様の効果が得られることが確認できた。
さらに、実施例22では、メッシュ開口部が正方形ではなく、短辺100nm、長辺400nmの開口径を有する素子を作製し評価した。その結果、開口部が長方形であっても高い発電出力、長時間発電出力および熱流束を示すことが分かった。
評価したのは金属基板としてSUS、Moの2種類、セラミックス基板としてAl2O3、AlN、Si3N4の5種類とした。基板については備考欄に記載した。
実施例1、24~27は、基板の種類に依らず良好な発電出力を示した。特にSUS、Moの金属基板、Si3N4のセラミックス基板は1時間後、5時間後の発電出力も高い値を維持し、良好な特性を示した。
表面電極層の幅が20nmの実施例28では、圧膜の成膜が困難であった。
波長選択性の評価は、発電出力/熱流束が40%超の場合は評価A、30%超40%以下の場合は評価B、20%超30%以下の場合は評価C、20%以下の場合は評価Dとした。
結果を表2に示す。
以上、種々の典型的な実施形態を説明してきたが、本開示はそれらの実施の形態に限定されない。
また、上記第2実施形態では、メッシュ状のパターンとして、次のような構造を示した(図2参照)。
すなわち、表側金属層120が、半導体層30に垂直な方向から見て矩形状の開口部が縦横に複数配列された構造となっている。隣り合う矩形の開口部同士は、その辺同士を互いに平行に対向させている。開口部の縦横の辺が延びる方向と、複数の開口部が整列された方向とが同じ方向(共に図のX方向およびY方向)になっている。これにより、半導体層30の表面のうち金属で覆われている部分が碁盤の目状に縦横に延びている。
しかしながら、本開示の「メッシュ状のパターン」は、これに限定されない。例えば、開口部は、円形であってもよいし、三角形であってもよいし、他の形状であってもよい。また、開口部の配置は、縦横に複数配列された構造(換言すると、X方向で近接する開口部同士の位置がY方向で一致している配置関係の構造)でなくてもよい。
