Description
The present invention relates to a liquid treatment apparatus that forms a liquid film of a treatment liquid on a substrate and performs a predetermined treatment on the substrate by the liquid film, and a method of determining the state of the liquid film.
For example, in a photolithography process in a semiconductor device manufacturing process, for example, a resist coating process in which a resist liquid is applied onto a semiconductor wafer (hereinafter referred to as “wafer”) to form a resist film, and a resist film exposed to a predetermined pattern. A series of processes such as a development process for developing the wafer are sequentially performed, and a predetermined resist pattern is formed on the wafer. These series of processes are performed by a coating development processing system, which is a substrate processing system equipped with various processing units for processing wafers and a transfer mechanism for transporting wafers.
Liquid treatment such as resist film forming treatment performed by using a treatment liquid such as a resist liquid in this coating development processing system is usually performed by a liquid treatment apparatus. The liquid processing apparatus includes a chuck that holds the wafer, a nozzle that supplies the processing liquid to the wafer, and a cup that is arranged outside the chuck so as to surround the wafer held by the chuck, and is held by the chuck. A treatment liquid such as a resist liquid is supplied from the nozzle to the wafer to form a liquid film on the wafer.
During liquid treatment, it may be required to monitor the state of the liquid film on the wafer. The liquid treatment apparatus of
However, when the wafer is photographed, due to the influence of the circuit pattern formed on the wafer surface, the same photographed result may be obtained between the part not covered with the resist liquid and the part covered with the resist liquid of the wafer, or the irradiation range of the illumination. Depending on the situation, structures other than the wafer (for example, nozzles) may be reflected on the surface of the wafer and may be affected by disturbance. Therefore, it may be difficult to accurately determine the state of the liquid film on the wafer from the imaging result. In particular, it may be difficult to make an automatic determination that is not visually observed by humans.
The present invention has been made in view of the above circumstances, and an object of the present invention is to enable accurate determination of the state of a liquid film formed on a substrate.

May be provided on the outside of the cup.

It may be in a position where it does not receive light.
The present invention from another viewpoint is a determination method for determining the state of the liquid film of the treatment liquid formed on the substrate, in which the treatment liquid is supplied to the substrate held in the substrate holding portion and the treatment liquid is supplied on the substrate. Next, the configuration of the resist
The resist
A
Further, in the
As shown in FIG. 5, a
The
The second arm 152 supports a
The organic solvent supplied from the
Further, in the
According to the experiments by the present inventors, as shown in FIG. 6, the light source S and the image pickup apparatus I are arranged so as to face each other with the wafer W in between, and the optical axis of the light source S is angled with respect to the wafer W. When, for example, the surface of the wafer W is substantially parallel to the surface of the wafer W and the side end surface F1 of the disk-shaped liquid film F on the light source S side is irradiated with light, the following image is obtained by the image pickup apparatus I. That is, as shown in FIG. 7, the upper surface of the wafer W and the upper surface F3 of the liquid film F do not shine, the side end surface F1 and the side end surface F2 on the side opposite to the light source S shine, and the other side end surfaces F4 do not shine. An image is obtained. The reason why the side end surface F2 shines / becomes bright is that, as shown in FIG. 6, if the light from the light source S is not angled with respect to the wafer W, it is emitted from the light source S and is emitted into the liquid film F. Light incident from the end face F1 on the S side alternately repeats reflection by the wafer W and total reflection on the upper surface of the liquid film F, efficiently propagates in the liquid film F, and the end face F2 on the opposite side of the liquid film F. It is considered that this is because the light is emitted from the image pickup device I and received by the image pickup apparatus I. It is considered that the reason why the side end surface F1 becomes bright is that the light from the light source S is reflected by the side end surface F1 and received by the image pickup apparatus I.
Based on this result, by adjusting the positional relationship between the irradiation unit that irradiates the liquid film with light and the imaging unit that images the liquid film, only the side end surface of the liquid film F can obtain a bright image over the entire circumference. Can be done. If such an image is obtained, the outer peripheral shape of the liquid film F on the wafer W can be determined, and the state of the liquid film F can be determined.
Based on the above-mentioned examination results, in the present embodiment, the configurations of the
As shown in FIG. 5, the

As shown in FIG. 9, the
The
Further, the

Next, the wafer W is conveyed to the upper antireflection
Next, the wafer W is conveyed to the
Next, the wafer W is transferred to the
Here, the resist film treatment in the resist
After that, after retracting the
Then, when the resist liquid supply time from the resist
As a result of the determination, when it is determined that the liquid film has a desired outer peripheral shape, the amount of the resist liquid in the liquid film is appropriate, and the state of the liquid film formed on the wafer W is good. The wafer W is rotated at a high rotation speed (for example, 3000 rpm), and the resist liquid supplied to the center of the wafer W is diffused over the entire surface of the wafer W to perform a diffusion treatment to form a coating film having a predetermined thickness. Next, the wafer is rotated at a predetermined rotation speed (for example, 1500 rpm), and a drying process is performed to dry the coating film on the wafer W. After that, the wafer W attracted and held by the
On the other hand, as a result of the determination, the liquid film does not have the desired outer peripheral shape, and / or the amount of the resist film in the liquid film is inappropriate, and the state of the liquid film formed on the wafer W is poor. If it is determined that there is, the subsequent processing is stopped and a warning is output by the display unit 212. At this time, the wafer W attracted and held by the
In the present embodiment, as described above, the liquid film is emitted from the
According to the experiments by the present inventors, by providing the
In the above description, based on the imaging result, it is determined whether or not the state of the liquid film on the wafer W is good, and based on the determination result, the wafer processing is stopped and a warning is output. In other words, the judgment based on the imaging result was used to stop the wafer processing and trigger the warning output. Instead of this, the determination based on the imaging result may be used to determine the switching timing of the rotation speed of the wafer W. For example, after starting the supply of the resist liquid from the resist
Further, the criteria for determining the quality of the state of the liquid film on the wafer W are not limited to the above examples. For example, when the wafer W is imaged at the timing of rotating the wafer W at high speed to spread the liquid film, the position of the center of the liquid film is calculated from the imaging result, and the quality of the liquid film condition is determined based on the calculation result. You may. In this example, if the center of the liquid film does not coincide with the center of the wafer W, the
Further, when the wafer W is rotated at high speed, if the discharge position of the resist liquid and the rotation center of the wafer W do not match, a ridge-shaped ridge is formed on the upper surface of the liquid film. When the light of the liquid film on the wafer W is irradiated from the
In the above description, it is assumed that there is only one

According to the experiments of the present inventors, as shown in FIG. 4 and the like, when the disk-shaped liquid film on the wafer W is imaged, when light is irradiated from the
According to this experimental result, as shown in FIG. 10, the
With such a configuration, the cost can be reduced.
However, according to the experiments by the present inventors, when the shape of the liquid film on the wafer W is not a disk shape but a complicated shape, the entire side end surface of the liquid film is brightly shown in the

FIG. 14 is a diagram illustrating the effect of the
As shown in FIG. 14, the light emitting position P from the liquid film F depends on the incident angle of the light from the
The wavelength of the light from the irradiation unit in the above example is, for example, a predetermined wavelength in the visible light region. However, the wavelength of the light from the irradiation unit is not limited to this example, and the liquid film on the wafer W may not be exposed to the light. Further, it is preferable that the irradiation unit is configured so that the wavelength of the emitted light can be selected. For example, the wavelength can be selected by providing a plurality of light sources having different wavelengths in the irradiation unit and selecting the light source used for irradiation. Further, a light source capable of selectively emitting a plurality of wavelengths may be provided in the irradiation unit, or a light source that emits light having a wide wavelength range and a plurality of wavelength selection filters that transmit different wavelengths may be used. The wavelength may be selectable.
As described above, the irradiation unit is configured so that the wavelength of the emitted light can be selected, which has the following effects. Since the reflectance of the pattern and the base film formed on the wafer W is wavelength-dependent, the reflectance can be reduced by switching the wavelength according to the state of reflection of the pattern or the like.
In the above example, the wafer W is rotated to form a liquid film in the liquid processing apparatus, and the liquid film is imaged while the wafer W is rotated, and the liquid film is imaged based on the imaging result. The state was judged. By adopting the same configuration as in FIGS. 4 and 5, even when both the formation of the liquid film and the imaging of the liquid film are performed without rotating the wafer W, the liquid film to be imaged is based on the imaging result. The state can be determined. The case where the liquid film is formed without rotating the wafer W is, for example, the case where a liquid film having a thickness of about 1 mm is formed as a liquid film for static development. In this case, based on the captured image, it was determined that the liquid filling (paddle) of the developing solution, that is, the liquid film did not have a desired shape, or that the area of the upper surface of the liquid film of the developing solution was inappropriate. When the paddle thickness is inappropriate, it is determined that the state of the liquid film is poor. Specifically, in static development, after forming a liquid paddle on the entire upper surface of a stationary wafer called pullback, if the liquid filling amount is small, the liquids on the wafer are attracted to each other by surface tension, and the developer is used. A phenomenon may occur in which an uncovered region occurs on the wafer, and whether or not pullback occurs is determined based on the determination of the state of the liquid film to be imaged as described above.
The above determination of the state of the liquid film may be performed at the time of manufacturing the product or at the time of maintenance performed at predetermined intervals.
