制御部51は、この最大離間距離L2が予め設定された許容範囲に収まっているか否かを判定する。そして、許容範囲に収まっていないと判定した場合、当該最大離間距離L2を前記許容範囲内の所定の大きさにして画像64の歪みを解消するために、カメラ13がY方向に移動する(図12)。図16の下段には、カメラ13がY方向に後退したことで、画像64の横幅が図16の上段よりも大きくなり、前記最大離間距離L2が許容範囲に収まっている状態を示している。
このようにカメラ13のY方向の位置の調整を行うことで、後にウエハWの裏面を撮像したときに取得される画像において、パーティクルの横方向の大きさが小さくなり、当該パーティクルを検出できなくなってしまうことを防ぐ。

検査の結果、異常と判定されたウエハWは露光装置D4へは搬入されず、インターフェイスアーム76により、前記タワーT2の受け渡しモジュールTRS5、TRS6に夫々搬送される。そして、前記ウエハWは、前記現像モジュール及び前記加熱モジュールへは搬送されずにタワーT1の受け渡しモジュールTRSに搬送された後、移載機構73を介してキャリアCに戻される。

塗布、現像装置7において、ウエハ裏面検査モジュール81を設ける場所はインターフェイスブロックD3に限られず、処理ブロックD2であってもよい。その場合、例えば単位ブロックE3、E4の棚ユニットUの一つの棚を裏面検査モジュール81として構成する。そして、レジスト膜及び保護膜を形成したウエハWを、当該ウエハ裏面検査モジュール81で検査して、インターフェイスブロックD3に搬送する。

この塗布、現像装置7の前記裏面検査モジュール81において、上記の調整工程を行うタイミングとしては、例えば塗布、現像装置7の電源投入後、ウエハWの処理開始前や装置のメンテナンス時である。また、一のロットの最後のウエハWが裏面検査モジュール81から搬出された後、次のロットの先頭のウエハWが裏面検査モジュール81に搬送されるまでに調整工程を行ってもよい。そのようにロット間で調整工程を行うことで、例えば、地震などによって衝撃が加わることにより生じたカメラ13の微細な位置ずれや、照明部25、26の劣化による照度の変化に速やかに対応することができ、正確性の高い検査を行うことができる。また、処理ブロックD2のモジュールではロットに応じて処理条件を変更するため、前記一のロット搬出後、次のロットがウエハ裏面検査モジュール81に搬送されるまでの間隔が比較的長く空く場合があるので、この間隔を利用して検査工程を行うことになる。従って、塗布、現像装置7のスループットの低下を防ぐことができる。

前記移動体を水平に直線方向に移動させるための移動機構と、
前記基板の下面に光を照射する照明部と、
前記基板に対して直交する光軸を形成し、ライン状の視野が基板の幅と同じか前記幅よりも長い、当該基板の下面を撮像するためのラインカメラを含む撮像部と、
前記天板部に各々形成され、前記撮像部の位置を調整するための位置調整用のパターン、及び前記撮像部により前記基板の外周を検出するために当該基板の背景を形成する外周検出用のパターンと、
前記基板の下面と同じ高さ位置となるように前記移動体に形成され、前記撮像部の焦点を調整するための焦点調整用のパターンと、
