- イットリウム系酸化物を含む物品を、水と、1〜10モル%のHF酸と、イットリウム系塩を含む酸性クリーニング溶液に浸漬する工程と、
イットリウム系酸化物の一部をHF酸で溶解する工程と、
1)HF酸とイットリウム系酸化物の溶解部分の間の反応、及び、2)HF酸とイットリウム系塩の間の反応に基づいて、イットリウム系オキシフッ化物を形成する工程と、
イットリウム系酸化物上で、物品上にイットリウム系オキシフッ化物を沈殿させて、イットリウム系オキシフッ化物コーティングを形成する工程を含む方法。 - イットリウム系オキシフッ化物コーティングは、約10ナノメートル〜約1ミクロンの厚さを有する請求項1記載の方法。
- イットリウム系酸化物は、Y2O3、又は、Y4Al2O9とY2O3−ZrO2の固溶体を含むセラミック化合物を含む請求項1記載の方法。
- イットリウム系オキシフッ化物は、Y(OH)3とYF3の複合混合物を含む請求項1記載の方法。
- 複合混合物がH2Oを更に含む請求項4記載の方法。
- 酸性クリーニング溶液が、1〜20モル%の追加の酸を更に含み、追加の酸は、HNO3、HCl及びH2SO4からなる群から選択される請求項1記載の方法。
- 酸性クリーニング溶液が0.1〜10モル%のイットリウム系塩を含む請求項1記載の方法。
- 物品を酸性クリーニング溶液に浸漬した後、物品を脱イオン水に浸漬する工程と、
物品を、第1の時間、100kHz未満の第1の周波数で超音波処理することと、物品を、第2の時間、100kHz以上の第2の周波数で超音波処理することを、所定のサイクル数で、交互に行う請求項1記載の方法。 - 所定のサイクル数が1〜3サイクルである請求項8記載の方法。
- 第1の周波数は40kHzであり、第2の周波数は110〜200kHzであり、物品を超音波処理するために10〜50ワット/インチ2の超音波電力が用いられる請求項8記載の方法。
- 酸性クリーニング溶液に物品を浸漬する前又は後に、塩基性クリーニング溶液に物品を浸漬する工程であって、塩基性クリーニング溶液は、水、及び、5〜10モル%NH4OH又は5〜10モル%のN(CH3)4 +OH−の少なくとも1つを含む工程と、
物品を酸性クリーニング溶液に浸漬することと、物品を塩基性クリーニング溶液に浸すこととの間を、所定のサイクル数で、交互に行う工程を含む請求項1記載の方法。 - 物品を各サイクル毎に60秒〜3分間酸性クリーニング溶液に浸漬し、物品を各サイクル毎に30〜60分間塩基性クリーニング溶液に浸漬する請求項11記載の方法。
- イットリウム系酸化物はY2O3であり、イットリウム系オキシフッ化物はYOxFyであり、xが0.7〜1.4であり、yが0.1〜0.8である請求項1記載の方法。
- 酸性クリーニング溶液は5〜10モル%の塩素を更に含む請求項1記載の方法。
- イットリウム系塩は、Y(NO3)3、又はYCl3の少なくとも1つを含み、酸性溶液は0.5〜5モル%のイットリウム系塩を含む請求項1記載の方法。
