Description
この熱を利用し、VOx(酸化バナジウム)に代表される材料を用いたボロメーターにおいて、熱電変換することで電気信号の変化として読み出しセンシングしている。
ボロメーターは、温度上昇によって抵抗が変化する物質を利用し、赤外線などの放射エネルギーを測定する装置である。
ゆえに、遠赤外線を検出赤外線センサに関して、さまざまな検知方式や画素構造が提案されており、上述したようなアプリケーションへの応用が期待されている。
特許文献1に示す赤外線検出器においては、赤外線吸収部を平行に2層以上設ける構造が開示されている。そして、赤外線吸収部の空隙を制御することで、より広帯域での赤外線吸収を行う技術が提案されている(例えば、特許文献1参照)。
よって、従来の赤外線センサは、理想的な赤外線の吸収効率を向上させることはできるものの、システム構成部材による分光吸収ロスを踏まえた、最適な構造とは言い難かった。
本発明の実施の形態1の赤外線センサについて、図1から図8を用いて説明する。
図1は、本発明に係る赤外線センサ3を備えた赤外線固体撮像装置100の概略断面図を示している。
まず、図1を用いて、この赤外線固体撮像装置100において、被写体から放射された赤外線が、赤外線センサ3の吸収体に入射するまでの経路について説明する。
この赤外線センサ3は、赤外線を吸収するセンサ素子部10と、このセンサ素子部10を実装するパッケージ11によって主に構成される。そして、赤外線センサ3のパッケージ11の窓材11aを透過した赤外線が、センサ素子部10の吸収部21(後述する)に入射し、吸収される。
ここで、本発明は赤外線センサ3のセンサ素子部10の構造、特にセンサ素子部10の吸収構造体22(後述する)の各構成膜の膜厚制御に特徴があることから、この吸収構造体22について詳しく述べるものとし、信号読出し部等、他の構成要素については、その説明を省略するものとする。
図2に示す、大気雰囲気の赤外線分光透過特性から分かるように、波長10μmの赤外線は、大気中における透過率が高い傾向にある。よって、被写体から放射された赤外線は、ほとんど分光吸収ロスなく大気中を透過し、窓材1aに到達するものと考えることができる。
図3に、ゲルマニウム材料の赤外線分光透過特性を、図4に、シリコン材料の赤外線分光透過特性を示すように、ゲルマニウムやシリコンは、入射する赤外線の波長に依存した分光透過特性を持っている。そして、これらの材料を用いて窓材1a、11a、レンズ2を形成した場合、ゲルマニウム材料・シリコン材料の部分においてエネルギー吸収が生じ、赤外線センサ3に至った赤外線は、各透過材料の分光透過割合を乗算したエネルギーとなって、赤外線センサ3に入射されることになる。
吸収部21において赤外線が吸収された際の温度変化は、吸収部21直下に配置された温度センサ部24によって検出される。図6の例では、この温度センサ部24は、吸収部21の支柱部23下部に配設されている。
この温度センサ部24等の部材は、空隙部20a上に設けられた支持脚部25によって支持される。
ージ11の窓材11aを透過した赤外線40を吸収する吸収膜30、この吸収膜30の上面(赤外線が入射する面)に積層された第一の絶縁膜31、吸収膜30の下面に積層された第二の絶縁膜32、この第二の絶縁膜32の下面に積層された反射膜33によって形成されている。この吸収構造体22は、製造過程においては、反射膜33、第二の絶縁膜32、吸収膜30、第一の絶縁膜の順に堆積されて形成される。
この反射膜33は、アルミニウムやチタン等のメタル膜等、赤外線を反射する材料よりなる部材を用いることができる。この反射膜33として、特段の制約を設ける必要はなく、例えば、PVD(Physical Vapor Deposition)装置を用いて所望の膜厚に堆積して形成する。ここで、所望の膜厚とは、赤外線が十分反射する膜厚を意味することは言うまでもない。
ここで、第一の絶縁膜31および第二の絶縁膜32は、赤外線固体撮像装置100全体の構成部材によるエネルギーロスを勘案し、吸収構造体22に入射する赤外線40の吸収率が最大となる膜厚となるように形成されている。
すなわち、第一の絶縁膜31および第二の絶縁膜32の屈折率がnであり、赤外線40の透過波長の値をλとした場合、第一の絶縁膜31と第二の絶縁膜32の合計の膜厚dは、透過波長の値:λ=4・n・dの関係を満たすような膜厚に設定し、入射光と反射光が共鳴する膜厚とする。
ここで、第一の絶縁膜31と第二の絶縁膜32は、同じ膜厚に形成され、各々d/2となる。
よって、吸収膜30の膜厚を最適化することで、第一の絶縁膜31および第二の絶縁膜32と同様の考え方において、赤外線固体撮像装置100全体の構成部材によるエネルギーロスを勘案した吸収波長の制御が可能である。
λ÷4÷n=10÷4÷2.1≒1.2
となり、光の干渉による共振吸収における窒化膜の膜厚は1.2μmとなる。この窒化膜の膜厚は、第一の絶縁膜31と第二の絶縁膜32の合計の膜厚となり、各膜は同じ膜厚に形成される。
従って、典型的な構成においては、第一の絶縁膜31、第二の絶縁膜32が、各々0.6μm、吸収膜30が、377Ω/□となる膜厚となる。
このようにして、吸収波長を最適に制御した赤外線固体撮像装置100が完成する。
本発明によれば、赤外線透過部材として安価な材料を用いた場合においても、第一の絶縁膜31と第二の絶縁膜32等の膜厚制御により、最適な吸収膜30の吸収特性を得ることが可能である。
さらに、センサ素子部10に至るまでの光透過経路において、エネルギーロスが生じ、赤外線の透過吸収波形のピークがシフトしたとしても、シフトしたピークに合わせて最適な膜厚となるように吸収構造体22を形成することができ、最適な吸収特性を得ることができる。
よって、赤外線固体撮像装置100のシステム全体の感度が常に最大となるように設計を行うことで、赤外線センサ3のセンサ素子部10の吸収構造体22の最適感度チューニングの実施が可能となる。
次に、本発明の実施の形態2の赤外線センサ3について、図9を用いて説明する。図9は、赤外線センサ3を構成する吸収構造体221の断面図である。上述の実施の形態1では、吸収構造体22が平板形状である場合を例示していたが、この実施の形態2では、その変形例を示しており、吸収構造体221は、図9に示すとおり、曲面形状であり、吸収構造体221を支持する基板20の上面に近づく方向に突出した凹形状である。
ここで、各膜の膜厚は、上述の実施の形態1と同様に制御される。
なお、この凹形状の吸収構造体221を形成する方法は、例えば、凹形状の表面部を持つ下地を形成し、その下地の上に、反射膜53、第二の絶縁膜52、吸収膜50、第一の絶縁膜51の順に成膜を行い、その後、下地を除去することによって得ることが可能である。
このように、実施の形態2による吸収構造体221を備えた赤外線センサ3を、赤外線固体撮像装置100に適用させることで、実施の形態1と同様の効果を得るとともに、吸収構造体221を凹形状としたことによる、検知波長の半値幅拡張の効果も得ることができ、構成部材毎の分光吸収特性を加味した最適チューニングが可能となる。
次に、本発明の実施の形態3の赤外線センサ3について、図10を用いて説明する。図10は、赤外線センサ3を構成する吸収構造体222の断面図である。上述の実施の形態2では、吸収構造体221が凹形状である場合を例示していたが、これはその変形例を示しており、実施の形態3の吸収構造体222が、図10に示すとおり、曲面形状であり、吸収構造体222を支持する基板20の上面から遠ざかる方向に突出した凸形状である。
ここで、各膜の膜厚は、上述の実施の形態1と同様に制御される。
なお、この凸形状の吸収構造体222を形成する方法は、例えば、凸形状の表面部を持つ下地を形成し、その下地の上に、反射膜63、第二の絶縁膜62、吸収膜60、第一の絶縁膜61の順に成膜を行い、下地を除去することによって得ることが可能である。
このように、実施の形態3による吸収構造体222を備えた赤外線センサ3を、赤外線固体撮像装置100に適用させることで、実施の形態1と同様の効果を得るとともに、吸収構造体222を凸形状としたことによる、検知波長の半値幅拡張の効果も得ることができ、構成部材毎の分光吸収特性を加味した最適チューニングが可能となる。

Claims (5)
- パッケージ、
上記パッケージ内に配置され、被写体から放射されて上記パッケージの窓材を透過した波長λの赤外線を吸収する吸収膜、上記吸収膜の上面に積層された第一の絶縁膜、上記吸収膜の下面に積層された第二の絶縁膜、上記第二の絶縁膜の下面に積層された反射膜を有するとともに、基板上に支持された吸収構造体を備え、
上記第一、第二の絶縁膜および上記吸収膜は、上記吸収構造体に入射する上記赤外線の吸収率が最大となる膜厚に形成され、
上記第一の絶縁膜および上記第二の絶縁膜の屈折率がnである場合に、上記第一の絶縁膜および上記第二の絶縁膜の合計の膜厚dが、λ=4・n・dの関係を満たすように形成されたことを特徴とする赤外線センサ。 - 上記第一の絶縁膜と上記第二の絶縁膜は、同じ膜厚に形成されたことを特徴とする請求項1記載の赤外線センサ。
- 上記吸収構造体は、平板形状をなし、上記吸収構造体の平面は、上記基板の上面と平行に配置されたことを特徴とする請求項1または請求項2記載の赤外線センサ。
- 上記吸収構造体は、上記基板から遠ざかる方向に突出した曲面形状であることを特徴とする請求項1または請求項2記載の赤外線センサ。
- 上記吸収構造体は、上記基板に近づく方向に突出した曲面形状であることを特徴とする請求項1または請求項2記載の赤外線センサ。
