前述したように透光性部材25(図2参照)がドーム状になっている部分(以下ドーム部と呼ぶ)はそれぞれ分離していても良いし、一部が接続していても良い。そこで図4により両方の場合を示し、それぞれの特徴を説明する。図4はLED装置20に含まれる透光性部材25の断面図であり、(a)はドーム部25aが分離している場合、(b)はドーム部25bが接続部25cで接続している場合を示している。なお本図の説明では透光性部材25を、部分的な形状に基づいてドーム部25a,25b、及び接続部25cというように区別して表示している。

LED装置20では小さな距離でドーム部25a,25bが隣接しているため、(b)で示したようにドーム部25bの底部に接続部25cがあると金型で製造しやすくなる。しかしながら接続部25cが存在すると、接続部25cが導光体となり、接続部25cに侵入した光が出射しづらくなることを確認している。これに対し(a)に示したようにドーム部25aがそれぞれ分離していると、前述の迷光がなくなり発光効率が向上する。発光効率を重視するか、作り易さを重視するかによって(a)か(b)の構造を選択する。ドーム部25aを形成するのに金型を使う場合は、いったん(b)のように接続部25cを有するように透光性部材を成型し、エッチングにより(a)のようにドーム部25aを分離すればよい。

LED装置20では蛍光板23が金属枠21に接着されていたが、枠体が蛍光板を支持する方法は接着に限らない。例えば、蛍光板が硬質で枠体がプラスチックからなる場合、枠体に係止用の爪を準備し、蛍光板を係止しても良い。またLED装置20の取り付け部21aはネジ止めに対応していたが、他の装置への取り付け方法はネジ止めに限定されず、例えば取り付け部がソケットに差し込むような形状であっても良い。

LED装置20の金属枠21には取り付け部21aが4箇所あったが、取り付け部の個数は4個に限定されない。取り付け部の個数を減らし他の装置への取り付け工程を軽減する第2実施形態として、図5により取り付け部51aを2箇所にしたLED装置50を説明する。

図5はLED装置50の平面図である。LED装置50を上部から眺めると、正方形の回路基板52、及び回路基板52に据え付けられた金属枠51(枠体)、略金属枠51に含まれる枠部51cの内側の領域を占める蛍光板53、が見える。回路基板52の右上隅と左下隅には電気接続用の電極54がある(回路基板52上の他の配線及び電極は図していない)。金属枠51には右下に向かう斜め方向に2個の延出部51dがあり、それぞれの延出部51dが枠部51cに接続している。この延出部51dのなかで回路基板52からはみ出した部分が他の装置に取り付けるための取り付け部51aとなる。また取り付け部51aにはネジ穴51bがある。なお枠部51c内の構造は、図2、図3で示したLE

前述のようにLED装置50は取り付け部を2箇所にしたので取り付け工数を減らすことができる。またLED装置50は斜め方向に延出部51dを設けていたが、図の横方向若しくは縦方向に2個の延出部を設けても良い。LED装置50の回路基板52は、図1のLED装置20の回路基板22と比べ金属枠51で覆われる部分が少ないので、回路基板52上にLEDダイ以外の部品を追加しなければならないとき、この部品を搭載しやすくなる。

第1及び第2実施形態では、回路基板22,52上のLEDダイ26はフェイスアップ実装でもフェイスダウン実装(以後フリップチップ実装と呼ぶ)でもよかった。フリップチップ実装は、電気的接続のためのワイヤが不要であるため実装面積が小さくて良く、さらにワイヤの影がなくなり発光効率が高くなる。また発光に係る半導体層と回路基板が近接しているため放熱効率も高い。そこで本発明の効果に加え、これらフリップチップ特有の効果を活用できる第3実施形態として図6によりLED装置60を説明する。

図6はLED装置60に含まれるLEDダイ66の周辺部の断面図である。LEDダイ66は回路基板62に突起電極66dを介してフリップチップ実装されている。なお回路基板62の電極は図示していない。またLEDダイ66はサファイア基板66aの下に半導体層66cが形成されており、半導体層66cの下面に突起電極66dが付着している。さらにサファイア基板66a及び半導体層66cの側面は反射部材66bで被覆されている。また各LEDダイ66の上面は透光性部材65で被覆され、その上部を蛍光板63が覆っている。なお図示していない枠体は、図1,5等に示したものと同等であり、蛍光板63を支持する。

回路基板62、及び蛍光板63、透光性部材65は、LED装置10,50の回路基板22,52、及び蛍光板23,53、透光性部材25と同じの材料からなる。反射部材66bはシリコーン樹脂に酸化チタンやアルミナなどの反射性微粒子を混練し硬化させたものであり、厚さが100μm程度である。突起電極66dはCu又はAuをコアとするバンプであり、高さが10〜30μm程度である。

LEDダイ66の半導体層66cで発した光は、半導体層66cに含まれる反射層や反射部材66bによりLEDダイ66の上方向にのみ出射する。このときサファイア基板66aの屈折率が1.7程度であるのに対し、透光性部材65の屈折率は1.4〜1.5前後であることが多いため、サファイア基板66aから直接空気中に光を出射するときより、透光性部材65を介して空気中に光を出射するときの方が光を引き出す効率が高くなる。なおこの効率向上を無視する場合は透光性部材65を省くことができる。透光性部材65は、予めLEDダイ66に塗布した状態で回路基板62にフリップチップ実装しても良いし、LEDダイ66を回路基板62にフリップチップ実装してから塗布しても良い。このとき多少回路基板62の表面に透光性部材65が付着しても良い。

以上のようにしてフリップチップ実装の特徴の一つである発光効率の良さを改善できる。また透光性部材がLEDダイ66の側面上面にのみ存在するだけなので、LEDダイ66を回路基板62上に密集させられる。このとき半導体層66cと回路基板62とが突起電極66dを介して近接しているため放熱効率も高い。なおLEDダイ66は側面に反射部材66bを備えていたが、サファイア基板66aを薄くしていくと側面方向から出射しようとする光が減るので反射部材66bを省くことができる。
