Claims (4)
- 相互接続構造の低誘電体層及び導電層を覆う誘電体キャップ層であって、
紫外線照射による自身の硬化処理の間に前記低誘電体層及び導電層に至る紫外線を実質的に遮断する3.0電子−ボルト(eV)よりも大きい光学的バンドギャップを有し、窒素(N)、シリコン(Si)及び炭素(C)を含む誘電体材料からなり、
前記誘電体材料が、高温での酸素(O2)との接触時に酸素拡散バリアを形成することにより前記導電層の高温での酸化を防止するためのN−Si−CまたはSi−C−Nの原子結合構造を備え、
酸素が前記酸素拡散バリアの1乃至20原子組成%である、誘電体キャップ層。 - 前記酸素拡散バリアが、N−Si−O−CまたはO−Si−N−Cの原子結合構造を備える、請求項1に記載の誘電体キャップ層。
- 前記高温が、前記相互接続構造が使用される集積回路チップ(IC)の最大動作温度である120℃よりも高い、請求項1に記載の誘電体キャップ層。
- 前記誘電体材料は、紫外線照射又は電子ビーム照射に曝されたときに、200MPaよりも高い圧縮応力を有する、請求項1に記載の誘電体キャップ層。
