Description
また、本発明は、(5)さらに(F)硬化促進剤を含むことを特徴とする前記(1)〜(4)のいずれか一項に記載の接着シートに関する。
本発明において用いられる(A)高分子量成分としては、エポキシ基、アルコール性水酸基、フェノール性水酸基、カルボキシル基などの架橋性官能基を有することが好ましく、例えば、架橋性官能基を有するポリイミド樹脂、(メタ)アクリル共重合体、ウレタン樹脂、ポリフェニレンエーテル樹脂、ポリエーテルイミド樹脂、フェノキシ樹脂、変性ポリフェニレンエーテル樹脂等が挙げられ、これらは1種を単独で用いても、2種以上を組み合わせて用いてもよい。
本発明において用いられる(B)硬化剤としては、半導体素子を実装する場合に要求される耐熱性および耐湿性を有し、150℃以上にて反応し高分子量化するエポキシ樹脂及びその硬化剤を主成分とすることが好ましい。
一般式(1)において、R1は、メチル基、エチル基、プロピル基、イソプロピル基、n−ブチル基、sec−ブチル基、tert−ブチル基、ペンチル基、ヘキシル基、オクチル基、デシル基、ドデシル基等の鎖状アルキル基;シクロペンチル基、シクロヘキシル基、シクロヘプチル基等の環状アルキル基;シクロペンテニル基、シクロヘキセニル基等の環状アルケニル基;ベンジル基、フェネチル基等のアラルキル基;ビニル基、アリル基、ブテニル基、ヘキセニル基、デセニル基などのアルケニル基;フェニル基、ナフチル基、ビフェニル基等のアリール基;水酸基などが挙げられる。mは0〜3の整数を示し、好ましくは0である。
本発明において用いられる(C)フィラーとしては特に制限は無いが、無機フィラーが好ましく、例えば、水酸化アルミニウム、水酸化マグネシウム、炭酸カルシウム、炭酸マグネシウム、ケイ酸カルシウム、ケイ酸マグネシウム、酸化カルシウム、酸化マグネシウム、アルミナ、窒化アルミニウム、ほう酸アルミウイスカ、窒化ホウ素、結晶性シリカ、非晶性シリカ、アンチモン酸化物などが挙げられる。これらは1種を単独で用いても2種類以上を混合して用いてもよい。熱伝導性向上のためには、アルミナ、窒化アルミニウム、窒化ホウ素、結晶性シリカ、非晶性シリカ等が好ましい。また、ダイシング性を向上させるためにはアルミナ、シリカが好ましい。
本発明で用いられる(D)酸化防止剤は、特に制限はなく、例えば、フェノール系酸化防止剤、硫黄系酸化防止剤、リン系酸化防止剤等が挙げられる。フェノール系酸化防止剤としては、例えば、2,6−ジ−tert−ブチル−p−クレゾール、2,6−ジフェニル−4−オクタデシロキシフェノール、ステアリル(3,5−ジ−tert−ブチル−4−ヒドロキシフェニル)プロピオネート、ジステアリル(3,5−ジ−tert−ブチル−4−ヒドロキシベンジル)ホスホネート、トリデシル・3,5−ジ−tert−ブチル−4−ヒドロキシベンジルチオアセテート、チオジエチレンビス[(3,5−ジ−tert−ブチル−4−ヒドロキシフェニル)プロピオネート]、4,4’−チオビス(6−tert−ブチル−m−クレゾール)、2−オクチルチオ−4,6−ジ(3,5−ジ−tert−ブチル−4−ヒドロキシフェノキシ)−s−トリアジン、2,2’−メチレンビス(4−メチル−6−tert−ブチルフェノール)、ビス[3,3−ビス(4−ヒドロキシ−3−tert−ブチルフェニル)ブチリックアシッド]グリコールエステル、4,4’−ブチリデンビス(2,6−ジ−tert−ブチルフェノール)、4,4’−ブチリデンビス(6−tert−ブチル−3−メチルフェノール)、2,2’−エチリデンビス(4,6−ジ−tert−ブチルフェノール)、1,1,3−トリス(2−メチル−4−ヒドロキシ−5−tert−ブチルフェニル)ブタン、ビス[2−tert−ブチル−4−メチル−6−(2−ヒドロキシ−3−tert−ブチル−5−メチルベンジル)フェニル]テレフタレート、1,3,5−トリス(2,6−ジメチル−3−ヒドロキシ−4−tert−ブチルベンジル)イソシアヌレート、1,3,5−トリス(3,5−ジ−tert−ブチル−4−ヒドロキシベンジル)イソシアヌレート、1,3,5−トリス(3,5−ジ−tert−ブチル−4−ヒドロキシベンジル)−2,4,6−トリメチルベンゼン、1,3,5−トリス[(3,5−ジtert−ブチル−4−ヒドロキシフェニル)プロピオニルオキシエチル]イソシアヌレート、テトラキス[メチレン−3−(3’,5’−ジ−tert−ブチル−4’−ヒドロキシフェニル)プロピオネート]メタン、2−tert−ブチル−4−メチル−6−(2−アクリロイルオキシ−3−tert−ブチル−5−メチルベンジル)フェノール、3,9−ビス[2−(3−tert−ブチル−4−ヒドロキシ−5−メチルヒドロシンナモイルオキシ)−1,1−ジメチルエチル]−2,4,8,10−テトラオキサスピロ[5.5]ウンデカン、トリエチレングリコールビス[β−(3−tert−ブチル−4−ヒドロキシ−5−メチルフェニル)プロピオネート]等が挙げられる。
本発明において用いられる(E)陰イオン交換体は、特に制限されるものではなく、公知の陰イオン交換体を適用することが可能である。例えば、アンチモン、ビスマス、ジルコニウム、チタン、スズ、マグネシウム、及びアルミニウムからなる群より選ばれる元素の含水酸化物等が挙げられ、これらを単独で使用しても又は2種以上を組み合わせて使用してもよい。なかでも、ビスマスの含水酸化物が好ましい。
本発明の接着剤組成物は、さらに(F)硬化促進剤を含有することができる。硬化促進剤としては、特に限定されず、たとえば、1,8−ジアザビシクロ[5.4.0]ウンデセン−7、1,5−ジアザビシクロ[4.3.0]ノネン−5、5,6−ジブチルアミノ−1,8−ジアザビシクロ[5.4.0]ウンデセン−7等のシクロアミジン化合物及びこれらの化合物に無水マレイン酸、1,4−ベンゾキノン、2,5−トルキノン、1,4−ナフトキノン、2,3−ジメチルベンゾキノン、2,6−ジメチルベンゾキノン、2,3−ジメトキシ−5−メチル−1,4−ベンゾキノン、2,3−ジメトキシ−1,4−ベンゾキノン、フェニル−1,4−ベンゾキノン等のキノン化合物、ジアゾフェニルメタン、フェノール樹脂等のπ結合をもつ化合物を付加してなる分子内分極を有する化合物、ベンジルジメチルアミン、トリエタノールアミン、ジメチルアミノエタノール、トリス(ジメチルアミノメチル)フェノール等の三級アミン類及びこれらの誘導体、2−メチルイミダゾール、2−フェニルイミダゾール、2―フェニル−4−メチルイミダゾール、2−ヘプタデシルイミダゾール等のイミダゾール類及びこれらの誘導体、トリブチルホスフィン、メチルジフェニルホスフィン、トリフェニルホスフィン、トリス(4−メチルフェニル)ホスフィン、ジフェニルホスフィン、フェニルホスフィン等の有機ホスフィン類及びこれらのホスフィン類に無水マレイン酸、上記キノン化合物、ジアゾフェニルメタン、フェノール樹脂等のπ結合をもつ化合物を付加してなる分子内分極を有するリン化合物、テトラフェニルホスホニウムテトラフェニルボレート、テトラフェニルホスホニウムエチルトリフェニルボレート、テトラブチルホスホニウムテトラブチルボレート等のテトラ置換ホスホニウム・テトラ置換ボレート、2−エチル−4−メチルイミダゾール・テトラフェニルボレート、N−メチルモルホリン・テトラフェニルボレート等のテトラフェニルボロン塩及びこれらの誘導体などが挙げられ、これらの1種を単独で用いても2種以上を組み合わせて用いてもよい。
本発明の接着剤組成物は、異種材料間の界面結合をよくするためにカップリング剤を配合することもできる。カップリング剤としては、シラン系カップリング剤、チタネート系カップリング剤、アルミニウム系カップリング剤が挙げられ、それらのなかでもシラン系カップリング剤が好ましい。
本発明では、前記(D)酸化防止剤と(E)陰イオン交換体は、少なくともそのどちらか一方を含んでいればよいが、塩化物イオンの捕捉効果をより高める為にはその両方を含んでいることが好ましく、併用する場合の配合比率(重量%基準)は、(D)酸化防止剤/(E)陰イオン交換体が、40/60〜70/30となることが好ましい。
(実施例1〜5及び比較例1〜2)
(B)硬化剤、(C)フィラー、(D)酸化防止剤及び/又は(E)陰イオン交換体を表1に示す重量部で配合してなる組成物に、シクロヘキサノンを加えて攪拌混合して均一な組成物とした。これに(A)高分子量成分を加えて攪拌し、続いて(F)硬化促進剤と(G)カップリング剤を加えて均一になるまで攪拌し、ワニスを得た。

[接着シートの評価]
実施例1〜5及び比較例1〜2で作製した接着シートの特性を、以下に示す各項目によって評価した。評価結果を表2に示す。
接着シートの接着剤層の溶融粘度は回転式粘弾性測定装置(ティー・エイ・インスツルメント・ジャパン株式会社製、ARES−RDA)を用いて測定した。
動的粘弾性測定装置DVE レオスペクトラ(レオロジ株式会社製)を用いて以下の手順にて測定した。実施例1〜2及び比較例1で作製した接着シートから基材フィルムを剥離した後、接着剤層を長さ20.0mm、幅4.0mmに切断して試験片(膜厚:40μm)を作製し、170℃で2時間硬化させて硬化物を得た。その硬化物を昇温速度3℃/分で、室温から270℃までの粘弾性測定を行い、180℃の弾性率を読み取った。また、前記試験片を170℃で5時間硬化させて硬化物を得、その硬化物を昇温速度3℃/分で、室温から270℃までの粘弾率の測定を行い、180℃の弾性率を読み取った。なお、測定中の空気流量は35L/分とした。
接着剤層のタック強度はプローブ法により測定した。具体的には、まず、接着シートの接着剤層を平行なガラス板に両面テープで張り付けた。次いで、基材フィルムを接着シートから剥離し、ガラス板付き接着剤層のガラス板面が熱板に接するように30℃の熱板上に置き、接着剤層の表面にプローブを下記条件で押し付け、それを接着剤層から引き離す際の強度を測定してタック強度とした。
(4)耐HAST性の測定(絶縁信頼性試験:Highly Accelerated Storage Test):接続信頼性の評価
電食試験用基板(エスパネックス上の銅箔をエッチングして、くし形パターン(金めっき無、ライン30μm、スペース70μm)を形成した。5mm×12mmに切断した接着シートから基材フィルムを剥離し、接着剤層を前記パターン上に圧着機を用いて、100℃、圧力2kgf、貼付時間10秒の条件で貼付した。これを170℃で5時間硬化したものをサンプルとした。サンプルを加速寿命試験装置(HIRAYAMA製、PL−422R8、条件:130℃/85%/100時間)に設置し、絶縁抵抗を測定した。
接着シートから基材フィルムを剥離し、接着剤層(膜厚:40μm)をクリーンオーブン(エスペック株式会社製)内で、170℃で5時間硬化させ硬化物を得た。その硬化物を10mm×10mmの大きさで約1g切り出し、テフロン(登録商標)製のルツボに入れ、超純水で10倍に希釈した。その後、小型恒温試験機(楠本化成株式会社製)に入れ、イオン抽出(121℃/24時間/2atm)を行った。抽出後、ろ過し、DIONEX株式会社製のイオンクロマトグラフ(IC20)を用いてイオン性不純物の濃度を測定した。
接着剤層のダイシェア強度(接着強度)を下記の方法により測定した。まず、接着シートの接着剤層を厚み400μmの半導体ウエハに70℃で貼り付けた。次に、それらを5mm角にダイシングして接着剤層付き半導体チップを得た。個片化した接着剤層付き半導体チップの接着剤層側をレジスト(商品名「AUS308」、太陽インキ製造株式会社製)を塗布した基板(日立化成工業株式会社製、商品名「E−697FG」)表面上に、120℃、250gf/cm2、5秒間の条件で熱圧着してサンプルを得た。得られたサンプルの接着剤層を100℃で1.5時間、170℃で3時間の順のステップキュアにより硬化した。その後、万能ボンドテスター(Dage社製、シリーズ4000)を用いて、260℃でダイシェア強度を測定し、これを接着強度とした。
Claims (9)
- (A)重量平均分子量が5万〜120万で、Tgが−50〜50℃である、エポキシ基含有(メタ)アクリル共重合体と、
(B)エポキシ樹脂及びフェノール樹脂と、
(C)フィラーと、
(D)ヒンダードフェノール系酸化防止剤と、
(E)ビスマス系陰イオン交換体と
を含み、前記エポキシ樹脂が、(b1)Tgが50℃未満のエポキシ樹脂及び(b2)Tgが50℃以上100℃以下のエポキシ樹脂を含有する接着剤組成物を、シート状に成形した接着剤層を備える接着シート。 - 前記接着剤組成物が、さらに(F)硬化促進剤を含む、請求項1又は2に記載の接着シート。
- 前記(F)硬化促進剤が、イミダゾール類を含む、請求項3に記載の接着シート。
- 前記接着剤層は、硬化前の80℃における溶融粘度が300Pa・s以上5000Pa・s以下であり、有機基板への接着力が2MPa以上であり、かつ厚さが5〜250μmである、請求項1〜4のいずれか一項に記載の接着シート。
- 80℃での圧着実装のみで基板又は半導体チップの凹凸を埋め込むことができる、請求項1〜5のいずれか一項に記載の接着シート。
- 前記接着剤組成物において、前記(A)〜(E)成分の総重量を100重量%としたとき、(A)成分が10〜30重量%、(B)成分が40〜60重量%、(C)成分が20〜40重量%、(D)成分と(E)成分との合計が1〜20重量%である、請求項1〜6のいずれか一項に記載の接着シート。
- 前記接着剤層における塩化物イオン濃度が0.3ppm以下である、請求項1〜7のいずれか一項に接着シート。
- ワイヤ埋込型のパッケージを構成するために使用される、請求項1〜8のいずれか一項に記載の接着シート。
