Description
本発明はまた、前記製造方法により得られる半導体装置に関する。
175℃で1時間加熱した後の動的粘弾性測定における175℃の損失正接(tanδ)は、0.6以下であり、好ましくは0.55以下である。0.6以下であると、被着体表面の凹凸を良好に埋め込むことができる。また、ワイヤーボンディングを良好に行うことができる。
該損失正接(tanδ)は、熱活性型潜在性硬化触媒の含有量、架橋剤の含有量、アクリル樹脂の含有量、アクリル樹脂の重量平均分子量、アクリル樹脂のガラス転移温度等により、コントロールすることができる。
アクリル樹脂のガラス転移温度は、示差走査熱量計(DSC)によって測定される最大熱吸収ピーク時の温度により得られる。具体的には、測定する試料を示差走査熱量計(ティー・エイ・インスツルメント社製の「Q−2000」)を用い、予測される試料のガラス転移温度(予測温度)より約50℃高い温度で10分加熱した後、予測温度より50℃低い温度まで冷却して前処理し、その後、窒素雰囲気下、昇温速度5℃/分にて昇温して吸熱開始点温度を測定し、これをガラス転移温度とする。
該温度は、好ましくは−30℃以上、より好ましくは−25℃以上、更に好ましくは−20℃以上、特に好ましくは−15℃以上である。一方、該温度は、好ましくは75℃以下、より好ましくは70℃以下、更に好ましくは60℃以下、特に好ましくは50℃以下である。該温度が上記範囲であると、半導体装置の日常使用温度範囲において、良好な振動緩和性が得られ、得られる半導体装置の故障を低減できる。なお、該温度は実施例に記載の方法で測定できる。
該温度は、有機樹脂成分のガラス転移温度や充填剤のガラス転移温度等により、コントロールすることができる。
また、半導体装置としては、複数の半導体チップを積層した3次元実装の半導体装置に好適に使用できる。
また、本発明の接着フィルムは、該接着フィルムがダイシングフィルム上に積層されているダイシングフィルム付き接着フィルムとして好適に用いることができる。
図1は、本発明の一実施形態に係るダイシングフィルム付き接着フィルムの断面模式図である。図2は、本発明の他の実施形態に係るダイシングフィルム付き接着フィルムの断面模式図である。

先ず、基材1は、従来公知の製膜方法により製膜することができる。当該製膜方法としては、例えばカレンダー製膜法、有機溶媒中でのキャスティング法、密閉系でのインフレーション押出法、Tダイ押出法、共押出し法、ドライラミネート法等が例示できる。
本発明の半導体装置の製造方法は、接着フィルムを用いて半導体チップを被着体にダイアタッチする工程を含む。
以下、本発明の半導体装置の製造方法について、図3を参照しながら、ダイシングフィルム付き接着フィルム10を用いて半導体装置を製造する場合を例にして説明する。
また、ダイアタッチ圧力は、0.05MPa〜5MPaであることが好ましく、0.06MPa〜4.5MPaであることがより好ましく、0.07MPa〜4MPaであることがさらに好ましい。0.05MPa以上とすることにより、接着にムラが発生することを防止することができる。また、5MPa以下とすることにより、圧力による半導体チップ5の破損を発生し難くすることができる。
また、前記ダイアタッチ圧力を印加するダイアタッチ時間は、0.1〜5秒であることが好ましく、0.15〜4.5秒であることがより好ましく、0.2〜4秒であることがさらに好ましい。0.1秒以上とすることにより、圧力を均一にかけることができ、接着にムラが発生することを防止することができる。また、5秒以下とすることにより、歩留りを向上させることができる。
加熱処理の温度は、好ましくは80℃以上、より好ましくは170℃以上である。加熱処理の温度は、好ましくは200℃以下、より好ましくは180℃以下である。また、加熱処理の時間は、好ましくは0.1時間以上、より好ましくは0.5時間以上である。加熱処理の時間は、好ましくは24時間以下、より好ましくは4時間以下、更に好ましくは2時間以下である。加熱処理の温度、時間が上記範囲であると、良好に接着できる。
加熱時間は特に限定されないが、好ましくは1分以上、より好ましくは2分以上であり、加熱時間の上限は好ましくは10分以下、より好ましくは5分以下である。
また、樹脂封止の際のトランスファー圧力は、好ましくは1KN以上、より好ましくは3KN以上であり、トランスファー圧力の上限は好ましくは10KN以下、より好ましくは7KN以下である。
これにより、封止樹脂を硬化させると共に、接着フィルム3を介して半導体チップ5と被着体6とを固着させる。即ち、本発明に於いては、後述する後硬化工程が行われない場合に於いても、本工程に於いて接着フィルム3による固着が可能であり、製造工程数の減少及び半導体装置の製造期間の短縮に寄与することができる。

アクリル共重合体 SG−600TEA:ナガセケムテックス(株)製のテイサンレジンSG−600TEA(Mw:120万、ガラス転移温度:−37℃)
アクリル共重合体 S−2060:東亜合成(株)製のアロンタックS−2060(Mw:55万、ガラス転移温度:−22℃)
エポキシ樹脂 HP−4700:DIC(株)製のHP−4700(ナフタレン型エポキシ樹脂)
エポキシ樹脂 EPPN501HY:日本化薬(株)製のEPPN501HY
フェノール樹脂 MEH−7851H:明和化成社製のMEH−7851H
フェノール樹脂 MEH−7851SS:明和化成社製のMEH−7851SS(フェノールビフェニレン)
フェノール樹脂 MEH−7800H:明和化成社製のMEH−7800H
架橋剤 テトラッドC:三菱ガス化学社製のテトラッドC(エポキシ系架橋剤)
フィラー SO−E2:アドマテックス(株)製のSO−E2(球状シリカ)
フィラー MEK−ST:日産化学工業社製のMEK−ST(メチルエチルケトン分散シリカゾル、粒子径10〜20nm、固形分濃度30質量%)
フィラー MEK−ST−L:日産化学工業社製のMEK−ST−L(メチルエチルケトン分散シリカゾル、粒子径40〜50nm、固形分濃度30質量%)
熱活性型潜在性硬化剤(硬化触媒) 2PZ:四国化成社製のキュアゾール(2−フェニルイミダゾール)
BGA用基板:日本サーキット工業株式会社製のTFBGA(表面凹凸10μm)
表1に記載の配合比に従い、各成分をメチルエチルケトンに溶解させ、濃度23.6重量%の接着剤組成物溶液を得た。
得られた接着フィルムをダイシングフィルム(日東電工株式会社製のDU−300)の粘着剤層上に、ハンドローラーを用いて貼り合せ、ダイシングフィルム付き接着フィルムを作製した。
半導体ウェハ(直径8インチ、厚さ0.6mm)を裏面研磨処理し、厚さ100μmのミラーウェハを得た。ダイシングフィルム付き接着フィルムからセパレータを剥離した後、その接着フィルム上にミラーウェハを40℃でロール圧着して貼り合わせ、更にダイシングを行った。また、ダイシングは10mm角のチップサイズとなる様にフルカットした。

ダイボンダー:新川(株)製、装置名:SPA−300
内リングに対する外リングの引落し量:3mm
ダイボンド装置:新川(株)製
ニードル本数:9本
ニードル突き上げ量:300μm
ニードル突き上げ速度:5mm/秒
コレット保持時間:1秒
ダイボンダーを用いて、接着フィルム付き半導体チップの接着フィルムをBGA用基板に接着させ、175℃で1時間加熱した。これにより、半導体チップ付き基板を得た。
接着フィルムを、厚み100μmとなるように重ね合わせ、幅10mm、長さ40mmとなるように切り出した。その後、175℃で1時間加熱して、サンプル1を作製した。
サンプル1について、ティー・エイ・インスツルメント社製の動的粘弾性測定装置(DMA)RSA3を用いて、以下の条件にて、粘弾性を測定した。
周波数:1Hz
測定モード:引張
チャック間距離:22mm
測定温度:−50℃〜300℃
昇温速度:10℃/分
データ取得:10秒間隔
なお、10区間移動平均で近似し、175℃の近似値を求めた理由は、175℃の損失弾性率は振れることがあり、正確な値を読み取ることが難しいためである。
接着フィルムを、厚み100μmとなるように重ね合わせ、幅10mm、長さ40mmとなるように切り出した。その後175℃で5時間加熱して、サンプル2を作製した。
サンプル2について、サンプル1と同様に、粘弾性を測定し移動平均近似曲線を求めた。求めた移動平均近似曲線から、損失正接(tanδ)のピーク温度を読み取った。
半導体チップ付き基板を用いて、時間8ミリ秒、荷重25gf、温度170℃で、ワイヤーボンドを行った。
ワイヤーボンド中にエラーが発生しなかった場合を○とし、エラーが発生した場合を×とした。
ワイヤーボンド後に、温度175℃、時間90秒、トランスファー圧力 5KNという条件で、樹脂封止を行った。
樹脂封止後、超音波探傷装置(SAT:Scanning Acoustic Tomograph)を用いて、画像取得し、接着フィルムと基板との間に空隙が観察されなかった場合を○とし、観察された場合を×とした。
(1)175℃損失正接(tanδ)が0.2〜0.6である、(2)ワイヤーボンディング性が○である、(3)空隙の埋め込みが○である、(4)ピーク温度が−30〜75℃であるという(1)〜(4)全ての要件を満たす場合を○、いずれかひとつでも要件を満たさない場合を×とした。

Claims (10)
- 有機樹脂成分100重量%中のアクリル樹脂の含有量が、60〜100重量%であり、
175℃で1時間加熱した後の動的粘弾性測定における175℃の損失正接(tanδ)が0.2〜0.6である半導体装置用接着剤組成物。 - 損失正接(tanδ)は、周波数1Hzのせん断歪を与えながら、10℃/分の昇温温度で測定される請求項1に記載の半導体装置用接着剤組成物。
- 175℃で5時間加熱した後において、
動的粘弾性測定における損失正接(tanδ)が最大となる温度が−30〜75℃である請求項1又は2に記載の半導体装置用接着剤組成物。 - 熱活性型潜在性硬化触媒の含有量が、前記有機樹脂成分100重量部に対して、0.05重量部以下である請求項1〜3のいずれか1項に記載の半導体装置用接着剤組成物。
- 前記有機樹脂成分100重量%中の前記アクリル樹脂の含有量が100重量%であり、
前記有機樹脂成分100重量部に対して、充填剤の含有量が1〜80重量部である請求項1〜4のいずれか1項に記載の半導体装置用接着剤組成物。 - 有機樹脂成分100重量%中のアクリル樹脂の含有量が、60〜100重量%であり、
175℃で1時間加熱した後の動的粘弾性測定における175℃の損失正接(tanδ)が0.2〜0.6である半導体装置用接着フィルム。 - 前記有機樹脂成分100重量%中の前記アクリル樹脂の含有量が100重量%であり、
前記有機樹脂成分100重量部に対して、充填剤の含有量が1〜80重量部である請求項6に記載の半導体装置用接着フィルム。 - ダイアタッチフィルムとして使用される請求項6又は7に記載の半導体装置用接着フィルム。
- 請求項6〜8のいずれか1項に記載の半導体装置用接着フィルムが、ダイシングフィルム上に積層されているダイシングフィルム付き接着フィルム。
- 請求項6〜8のいずれか1項に記載の半導体装置用接着フィルムを用いて半導体チップを被着体にダイアタッチする工程を含む半導体装置の製造方法。
