上述した光フィルタ161が透過させる光の所定の波長は、例えば350nm〜2500nmである。発明者らが調べたところ、かかる波長の光をウェハW上のHMDSに所定の時間照射すると、ウェハWの表面とHMDS分子の活性基を強固且つ密に化学結合させることができ、ウェハWの表面とHMDSとの密着性が向上することが分かった。すなわち、ウェハWの表面にHMDSを短時間で密着させることができることが分かった。また、350nmより短い波長の光をHMDSに照射すると、HMDSが破壊されてウェハW表面の疎水性が損なわれる場合があることが分かった。さらに、2500nmより長い波長の光をウェハW上のHMDSに照射すると、ウェハWが加熱される場合があることが分かった。そこで、光の所定の波長を上述のように350nm〜2500nmとした。なお、光フィルタ161は、350nmより短い波長の光を遮断するフィルタと、2500nmより長い波長の光を遮断するフィルタを重ね合わせて形成してもよい。
