Description
R’1、R’2は、それぞれ独立して、炭素数1〜30のアルキル基であって当該アルキル基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキル基、炭素数1〜30のアルコキシ基であって当該アルコキシ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルコキシ基、炭素数1〜30のアルキルチオ基であって当該アルキルチオ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキルチオ基、又は、芳香族基であることを特徴としている。

本発明に係る化合物は、ポルフィラジンの誘導体であって、上記ポルフィラジンはチオフェンと縮合環を形成しており、かつ、上記チオフェンの骨格は、2位に、炭素数1〜30のアルキル基であって当該アルキル基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキル基、炭素数1〜30のアルコキシ基であって当該アルコキシ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルコキシ基、炭素数1〜30のアルキルチオ基であって当該アルキルチオ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキルチオ基、又は、芳香族基を備えている化合物であればよい。
上述の<1>欄で説明した化合物は、これまで合成の報告はなされていない全く新規な化合物である。上記化合物は、上記一般式(8)で表される化合物を得ることができなかったため、これまで合成することができなかった。すなわち、本発明は、上記一般式(8)で表される化合物を得ることができたため、完成することができたといえる。
上述したように、本発明に係る化合物は、有機溶媒に対して高い溶解度を有し、かつ、高い分子配向性を有するという特異な性質を有するものである。それゆえ、本発明に係る化合物は、光電変換素子、太陽電池、色素増感太陽電池素子、有機EL素子、液晶表示素子、有機薄膜トランジスタ素子、又は有機キャリア輸送層を有する発光素子等のデバイスや有機半導体電子材料に好適に利用することができる。
(基板及び基板処理)
本発明の有機薄膜トランジスタ素子は、基板4上に必要な各種の層や電極を設けることで作製される(図7の(1)参照)。基板は上記した通りであるが、必要により、基板に電極の機能を持たせるようにしてもよい。
(ゲート電極の形成)
基板4上にゲート電極3を形成する(図7の(2)参照)。電極材料は上記の通りである。電極膜を成膜する方法としては、各種の方法を用いることができ、例えば真空蒸着法、スパッタリング法、塗布法、熱転写法、印刷法、ゾルゲル法等が採用される。
(誘電層の形成)
ゲート電極3上に誘電層5を形成する(図7の(3)参照)。誘電層の材料としては上記で説明したもの等が用いられる。誘電層を形成するにあたっては各種の方法を用いうる。例えばスピンコーティング、スプレイコーティング、ディップコーティング、キャスト、バーコート、ブレードコーティングなどの塗布法、スクリーン印刷、オフセット印刷、インクジェット等の印刷法、真空蒸着法、分子線エピタキシャル成長法、イオンクラスタービーム法、イオンプレーティング法、スパッタリング法、大気圧プラズマ法、CVD法などのドライプロセス法が挙げられる。その他、ゾルゲル法やアルミニウム上のアルマイト、シリコン上の二酸化シリコンのように金属上に酸化物膜を形成する方法等が使用できる。
(ソース電極及びドレイン電極の形成)
ソース電極1及びドレイン電極2は、ゲート電極3の方法又はそれに準じて形成することができる(図7の(4)参照)。
(有機半導体材料層の形成)
有機半導体材料としては上記の通り本発明に係る化合物を用いることができ、有機半導体材料6の誘電層5への形成方法としては、上記の通り例えば真空蒸着法、スパッタリング法、塗布法、印刷法、ゾルゲル法等が適宜採用できる(図7の(5)参照)。本発明に係る化合物は、後述する実施例に示すように、高いキャリア移動度(p型)およびon/off比、並びに優れたしきい値電圧を示すため、有機半導体材料としてポテンシャルの高い化合物であるといえる。
(保護層の形成)
有機半導体材料層上に保護層7を形成すると、上記の通り、外気の影響を最小限にでき、また、有機有機薄膜トランジスタ素子の電気的特性を安定化できるという利点がある(図7の(6)参照)。保護層材料としては前記のものが使用できる。
(1.製造スキーム:その1)
図1に本発明に係る化合物の一例を製造する際の製造スキームを示す。各反応の詳細は、以下のとおりである。
窒素雰囲気下、滴下ロートを付けた300mL三ッ口フラスコにチオフェン (10ml,125mmol)を入れ、THF(50mL)に溶液させた。−78℃に冷却した後に、n−BuLi(78.6mL)を40分間かけて滴下した。t−BuOK(14g,125mmol)を加え、1時間−78℃下で攪拌した。−78℃下で1-ブロモヘキサン(17.5ml,125mmol)を30分間かけて滴下し、その温度を保ったまま1時間半攪拌した。反応溶液をゆっくりと室温まで昇温し、1晩攪拌した。水とヘキサン(100mL)を加えて水層を分離し、ヘキサン(100mL×2)で水層を抽出した。有機層を合わせた後に、水 (150mL)、食塩水 (150mL)、水(150mL×3)で順次洗浄した。無水硫酸マグネシウムで乾燥後に濾過を行い、減圧下で溶媒を留去した。残査をカラムクロマトグラフィー (活性シリカゲル、塩化メチレン:ヘキサン=1:1)、次いで減圧下bulb-to-bulb蒸留で精製し、“1” の化合物を無色の液体として得た (15.7g,55%)。
〔2〕2-Bromo-5-hexylthiophene(図1中、“2”で示す化合物)
滴下ロートを付けた300mL三ッ口フラスコに2-ヘキシルチオフェン(“1” の化合物) (6.2g,37mmol) を入れDMF(150mL)に溶解させた。NBS(6.56g,37mmol)をDMF (15mL) に溶解させた溶液を室温下10分間かけて滴下し、12時間室温で攪拌した。反応溶液に飽和炭酸水素ナトリウム水溶液 (150mL) を加えて30分間攪拌した後にヘキサン (80mL) を加えた。水層を分離し、ヘキサン (80mL×2) で抽出した。有機層を合わせた後、水(100mL×3)で洗浄、無水硫酸マグネシウムで乾燥させた。溶液を濾過した後に減圧下で溶媒を留去し、“2” の化合物を黄色の液体として得た (8.9g,98%)。
〔3〕3-Bromo-5-hexylthiophene(図1中、“3”で示す化合物)
窒素雰囲気下、50mLナスフラスコに2−ブロモ−5−ヘキシルチオフェン(“2”で示す化合物) (0.40g,1.62mmol) を入れ、THF(20mL)に溶解させた。−60℃に冷却した後、0.49MのLDA−THF溶液 (6.56mL,3.24mmol)を加え、その温度を保ちながら2時間攪拌した。メタノール(30mL)を加え−60℃を保ちながら1時間攪拌した後に、ゆっくりと室温に昇温した。水(50mL)とヘキサン(50mL)を加えた後に、水層を分離し、ヘキサン(50mL×2)で抽出した。有機層を合わせた後に水(100mL×3)で洗浄し、無水硫酸マグネシウムで乾燥させた。溶液を濾過した後に減圧下で溶媒を留去し、“3”の化合物を黄色液体として得た(391mg,98%)。
〔4〕2,3-Dibromo-5-hexylthiophene(図1中、“4”で示す化合物)
滴下ロートを付けた50mL三ッ口フラスコに3−ブロモ−5−ヘキシルチオフェン(1.0g,4.1mmol)を入れ、DMF(36mL)に溶解させた。DMF(4mL)に溶解させたNBS(720mg,4.1mmol)溶液を5分間かけて滴下した後に、溶液を室温で12時間攪拌した。飽和炭酸水素ナトリウム水溶液(60mL)を加えて約30分攪拌した後に、ヘキサン (100mL) を加えた。水層を分離し、ヘキサン(100mL×2)で抽出した。有機層を合わせた後に水(100mL×3)で洗浄、無水硫酸マグネシウムで乾燥し、濾過を行った後に減圧下で溶媒を留去した。残査をカラムクロマトグラフィー (活性シリカゲル、塩化メチレン:ヘキサン=1:1) で原点成分を除去することにより“4”の化合物を黄色液体として得た(1.32g,93%)。
〔5〕2,3-Dicyano-5-hexylthiophene(図1中、“5”で示す化合物)
窒素雰囲気下、50mL三ッ口フラスコに2,3-ジブロモ-5-ヘキシルチオフェン (“4”で示す化合物)(300mg,0.912mmol)を入れ、NMP(8mL)に溶解させた。シアン化銅 (I)(260mg,2.92mmol)を加え、210℃で6時間加熱還流した。塩化鉄 (III)(1.04g,6.44mmol)と2M塩酸(20mL)の混合溶液を加え、60℃〜70℃に保ち30分間攪拌した。室温まで冷却後、混合溶液に塩化メチレン(60mL)を入れた。水層を分離し、塩化メチレン(60mL×2)で抽出した。有機層を合わせた後に、2M塩酸(100mL×2)、水(100mL)、飽和炭酸水素ナトリウム水溶液(100mL)、水(100mL)、食塩水(150mL×2)、水(100mL)で順次洗浄した。溶液を無水硫酸マグネシウムで乾燥、濾過を行った後に減圧下で溶媒を留去した。残査をカラムクロマトグラフィー (活性シリカゲル、塩化メチレン:ヘキサン=1:1) で精製することにより“5”の化合物を薄緑色液体として得た(258mg,67%)。
〔6〕Tetra(hexylthieno)porphyrazine(図1中、“6”で示す化合物)
窒素雰囲気下、50mLの三ッ口フラスコに2,3−ジシアノ−5−ヘキシルチオフェン(600mg,2.75mmol)を入れ、1−ペンタノール(10mL)に溶解させ、100℃に加熱した。80℃に加熱させておいた2.6Mのリチウム1−ペンタノキシド/1−ペンタノール溶液(10.58mL,27.5mmol)を加え、反応溶液を130℃で11時間加熱攪拌した。反応後、室温まで放冷した後に酢酸 (50mL) を加え、30分間攪拌した。減圧下で溶媒を留去した後に、メタノールを加えることにより再沈殿を行った。得られた沈殿物をろ取し、メタノール(300mL)で洗浄した。ろ取物をカラムクロマトグラフィー (アルミナ、塩化メチレン) に供することにより“6”の化合物を紫色固体として得た(145mg,24%)。
〔7〕Copper (II) complex(図1中、“7”で示す化合物)
窒素雰囲気下、50mLナスフラスコに“6”の化合物(10mg,0.0114mmol)、酢酸銅(24mg,0.133mmol)を入れ1−ペンタノール(5mL)に溶解させた。1時間加熱還流した後に室温まで放冷した。減圧下で溶媒を留去し、残査をカラムクロマトグラフィー (アルミナ、塩化メチレン) に供し、トルエン−酢酸エチルから再結晶を行うことにより“7”の化合物を緑色粉末として得た(5.3mg,50%)。

次に、“6”の化合物および“7”の化合物のクロロホルム、ジクロロメタンに対する溶解度を測定した。溶解度(mg/mL)は、予め正確に秤量した約3mgの化合物を用意し、溶媒を0.1mLずつ加え、超音波もしくは撹拌を行い、全て溶解させるために使用した溶媒量から算出した。
上記“6”で示す化合物を用いて、スピンコート法によってボトムゲート・トップコンタクト型の素子を作製し、そのFET特性を評価した。図2は、上記“6”で示す化合物を用いて作製したFET素子の構造を示す模式図である。なお、スピンコート法とは、溶液を基板上に滴下し、その基板を高速回転させることで、溶媒を除去し、薄膜を形成させる方法である。
(1.製造スキーム:その2)
図5に本発明に係る化合物の他の一例を製造する際の製造スキームを示す。各反応の詳細は、以下のとおりである。
200mL三ッ口フラスコに2−エチルチオフェン(5g,0.045mol)を入れ、DMF(50mL)に溶解させた。NBS(7.93g,0.045mol)を溶解させたDMF溶液(20mL)を滴下し、室温で12時間攪拌した。飽和炭酸水素ナトリウム水溶液(150mL)を加えて約30分間攪拌し、水層をヘキサン(150mL×3)で抽出し、有機層を水(100mL×3)で洗浄した。無水硫酸マグネシウムで乾燥し、減圧下で溶媒を留去することにより、”1”の化合物を黄色の液体として得た(4.19g,49%)。

〔2〕3-Bromo-5-ethylthiophene(図5中、“2”で示す化合物)
窒素雰囲気下、300mLのナスフラスコに2-ブロモ-5-エチルチオフェン (”1”の化合物)(4.0g,0.021mol)を入れ、THF(50mL)に溶解させた。−60℃に冷却した後に0.49MのLDA−THF溶液(82.6mL,41mmol)を加え、その温度を保ちながら2時間攪拌した。メタノール(120mL)を加え、その温度を保ちながら1時間攪拌し徐々に室温まで昇温した。水層をヘキサン(200mL×3)で抽出し、有機層を水(400mL×3)で洗浄、無水硫酸マグネシウムで乾燥し減圧下で留去し、”2”の化合物を黄色の液体として得た(3.33g,83%)。

〔3〕2,3-Dibromo-5-ethylthiophene(図5中、“3”で示す化合物)
100mL三ッ口フラスコに3-ブロモ-5-エチルチオフェン (”2”の化合物) (3.3g,0.017mol)を入れ、DMF(20mL)に溶解させた。NBS(3.0g,0.017mol)を溶解させたDMF溶液(10mL)を滴下し、室温で10時間攪拌した。飽和炭酸水素ナトリウム水溶液(50mL)を加えて約30分間攪拌し、水層をヘキサン(60mL×3)で抽出した。有機層を水(100mL×2)、食塩水(100mL)、水(100mL)で順次洗浄した。無水硫酸マグネシウムで乾燥、減圧下で溶媒を留去し、”3”の化合物を黄色の液体として得た(4.3g,92%)。

〔4〕2,3-Dicyano-5-ethylthiophene(図5中、“4”で示す化合物)
窒素雰囲気下、200mLの三ッ口フラスコに2,3-ジブロモ-5-エチルチオフェン (”3”の化合物) (4.1g,0.015mmol)、第一シアン化銅 (4.2g,0.047mmol)を入れ、NMP(50mL)に溶解させ210℃で5時間加熱還流した。FeCl3(16.6g,0.102mol)と2M塩酸(100mL)の混合溶液を加え、60℃〜70℃に保ち30分攪拌した。冷却後、混合溶液を塩化メチレン(200mL×3)で抽出し、有機層を2M塩酸(250mL×2)、水(300mL)、飽和炭酸水素ナトリウム水溶液(300mL)、水(300mL)、食塩水(300mL×2)、水(300mL)で順次洗浄した。無水硫酸マグネシウムで乾燥し、減圧下で溶媒を留去した。残査をカラムクロマトグラフィー (活性シリカゲル、塩化メチレン:ヘキサン=1:1) で精製し、”4”の化合物を白色粒状結晶として得た(1.09g,48%)。

〔5〕Tetra(ethylthieno)porphyrazine(図5中、“5”で示す化合物)
窒素雰囲気下、100mLナスフラスコに2,3-ジシアノ-5-エチルチオフェン(”4”の化合物)(971mg,5.99mmol)を100℃で1−ペンタノール(20mL)に溶解させた。80℃に加熱した2.6Mのリチウム1−ペンタノキシド/1−ペンタノール溶液(23mL,59.9mmol)を加え、130℃で10時間攪拌した。室温まで冷却した後に酢酸(50mL)を加え、30分攪拌した。溶媒を減圧留去し、残査にメタノールを加えて再沈殿を行った。析出した固体をろ取し、メタノール(300mL)で洗浄した。ろ取物をクロロホルムで連続抽出を行った。析出した結晶をろ取することにより紫色結晶(35mg)を得た。また、抽出溶液を濃縮した後に塩化メチレン−ヘキサンから再沈殿を行うことにより深緑色固体を得た(86mg)。”5”の化合物を合わせて121mg(12%)得た。
MS(MALDI−TOF,dithranol)m/z=649.52(M+H+).
〔実施例3〕
(1.製造スキーム:その3)
図8に本発明に係る化合物の他の一例として、アルキル基の鎖長が異なるポルフィラジン誘導体を製造する際の製造スキームを示す。アルキル基としては、n−ブチル基、n−ドデシル基、n−ヘキサデシル基を用いた。各反応の詳細は、以下のとおりである。図8には、3種類の異なるポルフィラジン誘導体(図中“1a”で表すTetrakis(5-butylthiopheno)[2.3-b]porphyrazine、図中“1b”で表すTetrakis(5-dodecylthiopheno)[2.3-b]porphirazine、図中“1c”で表すTetrakis(5-cetylthiopheno)[2.3-b]porphirazine)の製造スキームを表しているが、製造方法は共通である。
窒素雰囲気下、滴下ロートを付けた300mL三ッ口フラスコにチオフェン(5.6ml,70mmol)、 (12.7ml,159mmol)、または(6ml,75mmol)を入れ、THF(50mL)に溶液させた。−78℃に冷却した後に、1.6Mのn−BuLi(45mL、100mL、または48mL)を40分間かけて滴下した。次に、t−BuOK(7.8g,70mmol)、(17.8g,159mmol)、または(8.4g,75mmol)を加え、1時間−78℃下で攪拌した。−78℃下で1−ブチルヘキサン(7.5ml, 70mmol)、1−ドデシルヘキサン(38.1ml,159mmol)または1−セチルヘキサン(23ml,75mmol)を30分間かけて滴下し、その温度を保ったまま1時間半攪拌した。反応溶液をゆっくりと室温まで昇温し、1晩攪拌した。水とヘキサン(100mL)を加えて水層を分離し、ヘキサン(100mL×2)で水層を抽出した。有機層を合わせた後に、水(150mL)、食塩水(150mL)、水(150mL×3)で順次洗浄した。無水硫酸マグネシウムで乾燥後に濾過を行い、減圧下で溶媒を留去した。残査をカラムクロマトグラフィー (活性シリカゲル、塩化メチレン:ヘキサン=1:1)、次いで減圧下bulb-to-bulb蒸留で精製し、“2a” の化合物を6.4g、収率64%、“2b”の化合物を26g、収率65%、“2c”の化合物を15.5g、収率67%で、それぞれ無色の液体として得た。

窒素雰囲気下、50mLナスフラスコに2-Bromo-5-butylthiophene (“3a”で示す化合物)(8.0g , 37mmol) 、2-Bromo-5-dodecylthiophene butylthiophene (“3b”で示す化合物) (7.0 g , 21mmol)、または2-Bromo-5-cetylthiophene(“3c”で示す化合物) (12g, 31mmol)を入れ、THF(20mL)に溶解させた。−60℃に冷却した後、0.607MのLDA−THF溶液(60mL,37mmol)、(35mL,21mmol)または(51mL,31mmol)を加え、その温度を保ちながら2時間攪拌した。メタノール(30mL)を加え−60℃を保ちながら1時間攪拌した後に、ゆっくりと室温に昇温した。水(50mL)とヘキサン(50mL)を加えた後に、水層を分離し、ヘキサン(50mL×2)で抽出した。有機層を合わせた後に水(100mL×3)で洗浄し、無水硫酸マグネシウムで乾燥させた。溶液を濾過した後に減圧下で溶媒を留去した。その結果、“4a” の化合物が橙色液体として(7.5 g,収率93%)、“4b”の化合物が橙色液体として(6.5 g,収率93%)、”4c”の化合物が橙色液体として(11.8g,収率98%)として得られた。

窒素雰囲気下、50mL三ッ口フラスコに2,3-Dibromo-5-butylthiophene (“5a”で示す化合物) (7.0g, 23mmol) 、2,3-Dibromo-5-dodecylthiophene butylthiophene (“5b”で示す化合物) (3.5 g, 12mmol)、または2,3-Dibromo-5-cetylthiophene(“5c”で示す化合物) (7.0 g, 15mmol)を入れ、NMP(60mL)に溶解させた。シアン化銅(I)(6.2g,70mmol)、(3.1g,35mmol)または(4.0g,45mmol)を加え、210℃で6時間加熱還流した。塩化鉄(III)(1.04g,6.44mmol)と2M塩酸(20mL)の混合溶液を加え、60℃〜70℃に保ち30分間攪拌した。室温まで冷却後、混合溶液に塩化メチレン(60mL)を入れた。水層を分離し、塩化メチレン(60mL×2)で抽出した。有機層を合わせた後に、2M塩酸(100mL×2)、水(100mL)、飽和炭酸水素ナトリウム水溶液(100mL)、水(100mL)、食塩水(150mL×2)、水(100mL)で順次洗浄した。溶液を無水硫酸マグネシウムで乾燥、濾過を行った後に減圧下で溶媒を留去した。残査をカラムクロマトグラフィー (活性シリカゲル、塩化メチレン:ヘキサン=1:1) で精製することにより“6a”の化合物を淡黄色液体として(3.5g, 収率80%)、“6b”の化合物を黄色固体として(1.7 g, 収率66%)、または“6c”の化合物を白色固体(3.6g,収率60%)として得た。

1a〜1cで示すポルフィラジン誘導体の同定は、1H NMRスペクトル、質量分析スペクトルを用いて行った。図9は1aで示すポルフィラジン誘導体(Tetrakis(5-butylthiopheno)[2.3-b]porphyrazine),図10は1bで示すポルフィラジン誘導体(Tetrakis(5-dodecylthiopheno)[2.3-b]porphirazine)、図11は1cで示すポルフィラジン誘導体(Tetrakis(5-cetylthiopheno)[2.3-b]porphirazine)の重クロロホルム溶液のNMRスペクトルを示すものである。
絶縁層としてのSiO2(厚さ200nm)を有するシリコン基板上に、有機半導体層として上記1aまたは1bで示すポルフィラジン誘導体をスピンコート法で製膜し、上記“6”で示す化合物を用いて作製した素子と同様の構造を持つボトムゲート・トップコンタクト型のFET素子を作製して、そのFET特性を評価した。なお、ソースおよびドレイン電極としての金の厚さ、チャネル長、チャネル幅も上記“6”で示す化合物を用いて作製した素子と同様である。

- ポルフィラジンの誘導体からなる有機半導体材料であって、
上記ポルフィラジンはチオフェンと縮合環を形成しており、

R’1は、炭素数1〜30のアルキル基であって当該アルキル基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキル基、炭素数1〜30のアルコキシ基であって当該アルコキシ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルコキシ基、または、炭素数1〜30のアルキルチオ基であって当該アルキルチオ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキルチオ基であることを特徴とする有機半導体材料。 - 下記一般式(2)で表される化合物からなる有機半導体材料であって、
R’1、R’2は、それぞれ独立して、炭素数1〜30のアルキル基であって当該アルキル基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキル基、炭素数1〜30のアルコキシ基であって当該アルコキシ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルコキシ基、または、炭素数1〜30のアルキルチオ基であって当該アルキルチオ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキルチオ基であることを特徴とする有機半導体材料。 - 下記一般式(3)で表される化合物からなる有機半導体材料であって、
R’1〜R’3は、それぞれ独立して、炭素数1〜30のアルキル基であって当該アルキル基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキル基、炭素数1〜30のアルコキシ基であって当該アルコキシ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルコキシ基、または、炭素数1〜30のアルキルチオ基であって当該アルキルチオ基中の1個又はそれ以上の炭素原子が酸素原子、窒素原子、及び/又は硫黄原子で置換されていてもよいアルキルチオ基であることを特徴とする有機半導体材料。 - 下記一般式(4)で表される化合物からなる有機半導体材料であって、
- 下記の化学式(5)、化学式(6)または化学式(7)で表される化合物からなる有機半導体材料。
- 請求の範囲第1項〜第6項のいずれか1項に記載の有機半導体材料において、ポルフィラジンが、金属イオンと錯体を形成していることを特徴とする有機半導体材料。
- 請求の範囲第1項〜第7項のいずれか1項に記載の有機半導体材料の製造方法であって、下記一般式(8)で表される化合物を製造する工程Aを含むことを特徴とする方法:

- 上記一般式(8)、(9)中、Bは臭素原子であり、R’1がヘキシル基、ブチル基またはドデシル基であることを特徴とする請求の範囲第8項に記載の製造方法。
- 請求の範囲第1項〜第7項のいずれか1項に記載の有機半導体材料を含むことを特徴とするデバイス。
- 上記デバイスは、光電変換素子、太陽電池、色素増感太陽電池素子、有機EL素子、液晶表示素子、有機薄膜トランジスタ素子、又は有機キャリア輸送層を有する発光素子であることを特徴とする請求の範囲第10項に記載のデバイス。
- 有機薄膜トランジスタ素子が、トップコンタクト型の素子である請求の範囲第11項に記載のデバイス。
- 有機薄膜トランジスタ素子が、ボトムコンタクト型の素子である請求の範囲第11項に記載のデバイス。
