Description
さらに、不純物元素を低濃度とするためにチャネルドープを行わないとした駆動用pチャネル型薄膜トランジスタは、ドーピングを行なわないことによりチャネル領域の半導体膜の結晶性が低下しないので、薄膜トランジスタのオン電流(Ion)は低下せず、薄膜トランジスタのオン特性には影響を及ぼさない。以上のことより、駆動回路のpチャネル型薄膜トランジスタよりカットオフ電流を低減した発光素子の駆動用pチャネル型薄膜トランジスタを用いると、画素のコントラストが向上し視認性に優れた表示装置とすることができる。
本実施の形態では、高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的とした表示装置、及び表示装置の作製方法を、図1乃至図6、図16、図17を用いて詳細に説明する。

本発明を適用して発光素子を有する表示装置を形成することができるが、該発光素子から発せられる光は、下面放射、上面放射、両面放射のいずれかを行う。本実施の形態では、両面放射型、上面放射型の高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的とした表示装置の例を、図11及び図12を用いて説明する。
本実施の形態は、高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的とした他の表示装置、及びその作製方法を、図13を用いて説明する。本実施の形態は、実施の形態1で作製した表示装置において、薄膜トランジスタのゲート電極層の構造が異なる例を示す。よって、同一部分又は同様な機能を有する部分の繰り返しの説明は省略する。
本発明によって形成される表示装置によって、テレビジョン装置を完成させることができる。高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的としたテレビジョン装置の例を説明する。
本実施の形態を図21を用いて説明する。本実施の形態は、実施の形態1乃至4で作製する表示装置を有するパネルを用いたモジュールの例を示す。本実施の形態では、高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的とした表示装置を有するモジュールの例を説明する。
本実施の形態を図21及び図22を用いて説明する。図22は、この実施の形態6で作製するモジュールを含む無線を用いた持ち運び可能な小型電話機(携帯電話)の一態様を示している。パネル900はハウジング1001に脱着自在に組み込んでモジュール999と容易に組み合わせできるようにしている。ハウジング1001は組み入れる電子機器に合わせて、形状や寸法を適宜変更することができる。
本発明を適用して、様々な表示装置を作製することができる。即ち、それら表示装置を表示部に組み込んだ様々な電子機器に本発明を適用できる。本実施の形態では、高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的とした表示装置を有する電子機器の例を説明する。
本実施の形態では、高コントラストで視認性の優れた高画質の表示機能を有し、かつ高信頼性を付与することを目的とした発光素子を有する表示装置の他の例を説明する。本実施の形態では、本発明の表示装置における発光素子に適用することのできる他の構成を、図24及び図25を用いて説明する。

- 画素と、駆動回路と、を有し、
前記画素は、第1のpチャネル型トランジスタと、nチャネル型トランジスタと、容量素子と、を有し、
前記駆動回路は、第2のpチャネル型トランジスタを有し、
前記第1のpチャネル型トランジスタのチャネル領域は、p型を付与する不純物元素が第1の濃度である領域を有し、
前記nチャネル型トランジスタのチャネル領域は、p型を付与する不純物元素が第2の濃度である領域を有し、
前記容量素子は、p型を付与する不純物元素が第3の濃度である領域を有し、
前記第2のpチャネル型トランジスタのチャネル領域は、p型を付与する不純物元素が第4の濃度である領域を有し、
前記第1の濃度は、前記第2の濃度よりも低い値を有し、
前記第1の濃度は、前記第3の濃度よりも低い値を有し、
前記第1の濃度は、前記第4の濃度よりも低い値を有することを特徴とする表示装置。 - 画素と、駆動回路と、を有し、
前記画素は、第1のpチャネル型トランジスタを有し、
前記駆動回路は、第2のpチャネル型トランジスタを有し、

前記第1の濃度は、前記第3の濃度よりも低い値を有することを特徴とする表示装置。 - 請求項1乃至請求項3のいずれか一項において、
前記第1のpチャネル型トランジスタと電気的に接続された画素電極と、
前記画素電極の上方の絶縁膜と、
前記第2のpチャネル型トランジスタの上方のシール材と、を有し、
前記シール材は、前記絶縁膜と接していないことを特徴とする表示装置。 - 請求項1乃至請求項4のいずれか一項において、
前記第1のpチャネル型トランジスタ及び前記第2のpチャネル型トランジスタのそれぞれは、LDD領域を有することを特徴とする表示装置。 - 画素と、駆動回路と、を有し、
前記画素は、第1のpチャネル型トランジスタを有し、
前記駆動回路は、第2のpチャネル型トランジスタを有する表示装置の作製方法であって、
第1の領域及び第2の領域を有する半導体膜を形成し、
前記半導体膜の第1の領域の上方にマスク層を形成し、
前記半導体膜の第2の領域の上方に前記マスク層を形成せず、
前記マスク層を用いて前記半導体膜の第2の領域にp型を付与する不純物元素をドーピングし、
前記半導体膜を加工して、前記半導体膜の第1の領域を含む第1の半導体層と、前記半導体膜の第2の領域を含む第2の半導体層と、を形成し、
前記第1の半導体層を有する前記第1のpチャネル型トランジスタを形成し、
前記第2の半導体層を有する前記第2のpチャネル型トランジスタを形成することを特徴とする表示装置の作製方法。 - 請求項6において、
前記第1のpチャネル型トランジスタと電気的に接続される画素電極を形成し、
前記画素電極の上方に絶縁膜を形成し、
前記第2のpチャネル型トランジスタの上方に、前記絶縁膜と接しないシール材を形成することを特徴とする表示装置の作製方法。 - 請求項6又は請求項7において、
前記第1の半導体層及び前記第2の半導体層のそれぞれにLDD領域を形成することを特徴とする表示装置の作製方法。
