Description
(1)基板の準備
基板は電子顕微鏡観察のためのシリコンウェハー(SiO2/Si、Si wafer)、光学特性を調査するためのガラス基板や水晶を用いる。基板表面の異質物を除去するために、アセトン、脱イオン水(deionized water)、メタノールなどで超音波洗浄を行う。
基板に金属薄膜を蒸着する。蒸着される金属薄膜の厚さは所望の金属ナノ粒子の密度と絶縁体前駆体の反応性に応じて変わるが、好ましくは50nm以下の範囲で蒸着する。
前記金属薄膜上に絶縁体前駆体をコーティングする。前記絶縁体前駆体は酸性の絶縁体前駆体であり、好ましくはカルボキシ基(−COOH)を有する酸性絶縁体前駆体であり、最も好ましくはポリアミド酸(polyamic acid)である。様々な種類のポリアミド酸のうちの好適な特定のポリアミド酸を選択して用いる。
絶縁体前駆体を金属薄膜上にコーティングした後、金属と絶縁体前駆体との間に反応が起こるように適合な時間を維持した後、ドライオーブンにて80℃〜150℃で30分〜1時間中間熱処理(soft baking)して溶媒を除去する。
基板/金属薄膜/絶縁体前駆体を化学的に硬化させる。基板上の金属薄膜上に形成された絶縁体前駆体に硬化剤(curing agent)と触媒剤を添加して化学的硬化を進行させる。
(1)基板の準備
基板はTEM(Transmission Electron Microscopy)観察のためのシリコンウェハー(SiO2/Si、Si wafer)と光学特性を調査するためのガラス基板や水晶を用いる。基板表面の異質物を除去するためにアセトン、脱イオン水(deionized water)、メタノールなどで超音波洗浄を行う。
絶縁体前駆体と反応できる金属粉末を、溶媒で薄められた絶縁体前駆体と混合した後に攪拌する。金属粉末と絶縁体前駆体が十分反応できるようにさらに攪拌することができる。さらに攪拌するステップの温度および時間は特定範囲に限定されるものではなく、金属粉末と絶縁体前駆体の種類に応じて適切に選択することができるが、常温で5分〜24時間攪拌して維持させることが好ましい。
金属粉末が溶解された絶縁体前駆体溶液を基板上に塗布する。本工程では液相の材料を塗布するものであるため、塗布方法としてスピンコーティング、ジェッティング、噴射、プリンティング、ブラッシング、キャスティング、ブレードコーティング、ディスペンシング、成形方法のうちのいずれか1つの方法を用いることができる。この方法によれば平たい基板の他にも屈曲のある面に塗布することができ、前記ジェッティング方法、ディスペンシング方法を用いると、選択された部分のみにナノ粒子を形成することができる。
前記金属粉末が溶解された絶縁体前駆体溶液が塗布された前記基板を80℃〜150℃で中間熱処理を行う。中間熱処理によって溶媒は蒸発し、高分子の粘性が増加してイオンの移動が制限される。
中間熱処理を経た金属が溶解している絶縁体前駆体に化学的硬化剤と触媒剤を添加して化学的硬化を行う。化学的硬化の具体的な方法は、前述した項目1.金属薄膜および化学的硬化によるナノ粒子の形成方法における(5)化学的硬化で説明された方法と同じ方法で行う。
(1)金属ナノ粒子の特性
本発明のナノ粒子が分散された高分子薄膜は表面プラズモン現象を生じさせる。表面プラズモンは外部から光が金属表面に入射される時に金属表面の励起された電子が振動する現象であり、このプラズモンの集団振動現象によって表面プラズモン波が形成される。このようなプラズモン現象を生じさせる具体的な構造は、金、銀、銅、アルミニウムのように外部刺激によって電子が放出され易く、負の誘電定数を有する金属と、これを正の誘電定数を有する媒体(例えば、ポリイミド)が囲む構成である。表面プラズモン波が金属表面上を進行できる距離はプラズモンが共鳴する特定波長帯によって決定され、この波長帯は粒子大きさ、形状、および周辺媒体(ポリイミド)の誘電率によって決定される。
本発明による工程を通じて生成される金属酸化物のナノ粒子は、ナノサイズによる量子閉じ込め効果を用いる電子部品の素子や光部品の素子として活用することができる。前記量子閉じ込め効果は、バルク(bulk)状態の半導体がナノサイズに減少して境界条件に影響を受け、それにより、特定波長値でその波長値に相当するエネルギーにより電子が運動するようになって現れる。0次元である量子ドットは3次元的に閉じ込めが起こり、バルク状態の半導体に比べてエネルギー状態が非連続的になる。さらに、基底状態エネルギーの増加、半導体バンドギャップエネルギーの増加効果が現れる。このようなバンドギャップエネルギーが増加する程度は粒子大きさと原子内の電子や正孔の有効質量によるものであり、ナノ粒子の大きさを調節することによって特定の波長領域のみで吸収が起こるようにすることができる。このような量子閉じ込め効果を生じさせる具体的な構造はバルク状態の全ての半導体物質が、量子効果が現れる大きさに減少した構造である。
次世代メモリ素子であるフラッシュメモリ素子のナノフローティングゲートを形成するには、常温で低い電圧においても基板から電子が透過し、ナノ結晶体に閉じ込められる効果のある物質を製造する技術と、ナノ粒子の大きさや密度を簡単に制御できる技術が必要である。
図6と図7は本発明の方法によって形成されたナノ粒子が分散されたポリイミド薄膜を用いた光素子の例である。
1.第1工程:基板の準備
ナノ粒子はナノ粒子の観察のための電子顕微鏡試験片と光学特性を調査するための試験片に分けて製造した。電子顕微鏡試験片の場合はシリコンウェハー(SiO2/Si、Si wafer)を用い、光学特性測定用試験片の場合は2x2cm規格のガラス基板または水晶(quartz)を用いた。最初の金属薄膜を蒸着する前に試験片をトリクロロエチレン(Trichloroethylene、TCE)、アセトン、メタノールでそれぞれ5分間超音波洗浄を行って、試験片の表面に存在する有機物および異質物を化学的に除去し、洗浄時にはそれぞれの基板の表面が互いに付着しないように十分に距離をおいた。超音波洗浄過程が終了すると、脱イオン水(Deionized water)を用いて最後に洗浄し、窒素ガスを用いて試験片の表面にある水気を完全に除去した。
銅薄膜は熱蒸発器(thermal evaporator)を用いて製造した。0.4Pascal以下の真空状態で、銅薄膜を5nm厚さで基板に蒸着した。
絶縁体前駆体としては、低誘電定数物質としてデュポン(Dupont)社で製造されたBPDA(Biphenly dianhydride)−PDA(Paraphenylene diamine)系のポリアミド酸(PI−2610D、Dupont)を用いた。蒸着された金属薄膜層上にポリイミドの前駆体であるポリアミド酸を、溶媒であるNMP(N−methyl−2−pyrrolidone)に2.5重量%の含有量で溶解させ、スピンコーティング(Spin Coating)法を用いて金属薄膜が蒸着された表面上に塗布した。スピンコーティングは2段階に分けて実施した。第1ステップでは500rpmで10秒、第2ステップでは3000rpmで30秒で、スピンコーティングし、試験片の全体にかけて均一に塗布されるようにした。金属薄膜上にポリアミド酸を被覆した試験片は、ポリアミド酸と金属薄膜との十分な反応を図るために常温で24時間維持させ、ポリアミド酸と金属薄膜との十分な反応が行われるようにした。
基板/銅薄膜(5nm)/ポリアミド酸(PAA)/をドライオーブンにて135℃で30分間維持させることにより中間熱処理(soft baking)を行い、ポリアミド酸内の溶媒を十分に除去した。
基板/銅薄膜(5nm)/PAAに硬化剤と触媒剤を添加した。硬化剤としては無水酢酸(acetic anhydride)を用い、触媒剤としてはトリエチルアミン(triethyl amine)を用いた。
硬化処理を中止するために、24時間後、ポリイミドに硬化剤と触媒剤が添加された基板をオーブンにて90℃で30分間後続熱処理を行うことによって硬化剤と触媒剤を十分に除去し、硬化を中止させた。
図8は、銅5nm厚さの薄膜を蒸着し、化学的硬化を行って形成した銅系ナノ粒子の透過電子顕微鏡による平面写真である。均一な銅または銅酸化物のナノ粒子がポリイミド薄膜内に分散され形成されていることが分かる。
1.第1工程:基板の準備
前記実施例1の第1工程と同じ方法によって基板を準備した。
亜鉛薄膜はスパッタ(sputter)を用いて製造した。亜鉛薄膜を10nm厚さで基板に蒸着した。
実施例1の第3工程で説明した方法と同じく、絶縁体前駆体としてポリアミド酸(Polyamic acid、PAA)を選択した。溶媒NMPに溶解させたポリアミド酸を、スピンコーティング法を用いて基板上に形成された亜鉛薄膜上にコーティングした。
基板/亜鉛薄膜(10nm)/PAAをドライオーブン内にて135℃で30分間維持させ、ポリアミド酸内の溶媒を十分に除去した。
基板/亜鉛薄膜(10nm)/PAAを実施例1の第5工程で説明した方法と同じく、硬化剤としては無水酢酸(acetic anhydride)を用い、触媒剤としてはトリエチルアミン(triethyl amine)を用いて、常温で化学的硬化を実施した。
硬化処理を中止させるために、24時間後、ポリイミドに硬化剤と触媒剤が添加された基板1をオーブンにて90℃で30分間後続熱処理を行って、前記硬化剤と触媒剤を蒸発させて十分に除去した。
図9(a)、図9(b)、および図9(c)は、亜鉛(Zn)薄膜の10nm蒸着後、化学的硬化を各々1時間、8時間、24時間行って形成した亜鉛系ナノ粒子の透過電子顕微鏡による平面写真である。均一な亜鉛または亜鉛酸化物のナノ粒子がポリイミド薄膜内に分散され形成されていることが分かる。前記結果により、化学的硬化時間を調節してナノ粒子の大きさを調節できることが分かる。また、図10は化学的硬化後にポリイミドに対しFT−IR分析を行った結果である。これに基づくと、熱硬化と同じように化学的硬化によってもポリアミド酸がイミド化してポリイミドに転換されていることを確認することができる。
1.第1工程:銅粉末を含むポリアミド酸の成形
平均粒度が1μmである銅粉末と絶縁体前駆体としてNMP溶媒で薄めたBPDA−PDA(Biphenyltetracarboxylic dianhydride−phenylenediamine)ポリアミド酸を混合した後に攪拌した。前記混合物を常温で24時間置き、十分に反応させた。反応させた銅粉末が溶解されたポリアミド酸絶縁体前駆体溶液をトリクロロエチレン、アセトン、メタノールで各々5分間超音波洗浄した基板上にスピンコーティング法を用いて薄く成形した。
前記銅粉末とポリアミド酸の混合物が塗布された基板を100℃で30分間中間熱処理を行った。
前記ポリアミド酸が成形された基板を実施例1の第5工程で説明した方法と同じ方法によって化学的硬化を行った。
硬化処理を中止させるために、24時間後、前記硬化処理した基板を1をオーブンにて90℃で30分間後続熱処理を行って前記硬化剤と触媒剤を十分に除去した。

Claims (16)
- 化学的硬化によるナノ粒子の製造方法であって、
(a)基板上に金属薄膜を蒸着するステップと、
(b)前記金属薄膜上に、金属と反応して金属または金属酸化物のナノ粒子を析出できる酸性絶縁体前駆体をコーティングするステップと、
(c)前記酸性絶縁体前駆体に硬化剤(curing agent)と触媒剤を添加して化学的硬化を行うステップとを含むことを特徴とするナノ粒子の製造方法。 - 化学的硬化によるナノ粒子の製造方法であって、
(1)金属粉末と、金属と反応して金属または金属酸化物のナノ粒子を析出できる酸性絶縁体前駆体とを混合するステップと、
(2)前記金属粉末と前記酸性絶縁体前駆体の混合物を基板上に塗布するステップと、
(3)前記基板上の前記金属粉末と前記酸性絶縁体前駆体との混合物に硬化剤と触媒剤を添加して化学的硬化を行うステップとを含むことを特徴とするナノ粒子の製造方法。 - 前記ステップ(b)またはステップ(2)の後、基板を80〜150℃の温度範囲で中間熱処理するステップをさらに含むことを特徴とする、請求項1または2に記載のナノ粒子の製造方法。
- 前記ステップ(c)またはステップ(3)の後、基板を80℃〜150℃の温度範囲で後続熱処理するステップをさらに含むことを特徴とする、請求項1または2に記載のナノ粒子の製造方法。
- 前記硬化剤は脂肪族酸性無水物(aliphatic acidic anhydride)および芳香族無水物(aromatic anhydride)のうちから選択される1種以上であり、
前記触媒剤は脂肪族第3級アミン(aliphatic tertiary amine)、芳香族第3級アミン(aromatic tertiary amine)、および複素環第3級アミン(heterocyclic tertiary amine)のうちから選択される1種以上であることを特徴とする、請求項1または2に記載のナノ粒子の製造方法。 - 前記硬化剤は(CH3CO)2O、(CH3CH2CO)2O、(CH2CO)2O、CH3(C6H3)H4(CO)2O、およびCH3C6H3H6(CO)2Oからなる群から選択される1種以上であり、
前記触媒剤は(C2H5)3N、C6H5N(CH3)2、C5H5N、C6H4(CH)3N、およびC6H5NH2からなる群から選択される1種以上であることを特徴とする、請求項5に記載のナノ粒子の製造方法。 - 前記金属と反応して金属または金属酸化物のナノ粒子を析出できる酸性絶縁体前駆体はカルボキシ基(−COOH)を有する酸性絶縁体前駆体であることを特徴とする、請求項1または2に記載のナノ粒子の製造方法。
- 前記カルボキシ基(−COOH)を有する酸性絶縁体前駆体はポリアミド酸(polyamic acid)であることを特徴とする、請求項7に記載のナノ粒子の製造方法。
- 前記ステップ(b)またはステップ(1)において、前記酸性絶縁体前駆体を溶媒に溶解させ、その濃度を調節して用いることを特徴とする、請求項1または2に記載のナノ粒子の製造方法。
- 前記溶媒はN−メチルピロリドン、水、N−ジメチルアセトアミド、およびジグリムからなる群から選択される1種以上であることを特徴とする、請求項9に記載のナノ粒子の製造方法。
- 金属薄膜の厚さ、金属粉末の量、絶縁体前駆体の種類、濃度、および硬化時間のうちのいずれか1つ以上を調節し、生成されるナノ粒子の大きさまたは密度を調節することを特徴とする、請求項1または2に記載のナノ粒子の製造方法。
- 請求項1または2に記載された製造方法によって製造され、絶縁体である高分子薄膜内に分散された金属または金属酸化物の粒子であることを特徴とするナノ粒子。
- ナノサイズによる量子閉じ込め効果を用いる光素子であって、請求項12の金属または金属酸化物のナノ粒子が分散された高分子薄膜を含んでなっていることを特徴とする光素子。
- ナノサイズによる量子閉じ込め効果を用いる電子素子であって、請求項12の金属または金属酸化物のナノ粒子が分散された高分子薄膜を含んでなっていることを特徴とする電子素子。
- 半導体基板、前記半導体基板上に形成された請求項12の金属または金属酸化物のナノ粒子が分散された高分子薄膜、および前記高分子薄膜上に形成された導電膜を含んでなっていることを特徴とする、請求項13に記載の光素子。
- 半導体基板、ドレイン領域、ソース領域、フローティングゲート、およびコントロールゲートを含んでなっているメモリ素子であって、前記フローティングゲートが請求項12の高分子薄膜内に分散されたナノ粒子からなることを特徴とするナノフローティングフラッシュメモリ素子。
