【発明の属する技術分野】
本発明は、固体撮像装置およびその作製方法に関する。

【従来の技術】
従来より、固体撮像素子の受光面の電極にリード線を接続して、受けた光を光電変換した電気信号を取り出して被写体の映像を撮影する固体撮像装置が知られており、この固体撮像装置は、固体撮像素子の受光面に対面するように透明板を配置して保護するように組立作製されている。

この種の固体撮像装置としては、図23および図24に示すような構造を有するものがあり、この固体撮像装置100は、固体撮像素子(CCD)101の受光面101aから引き出して外周に配設された電極パッド101bにリード線102の先端部(所謂、内部リード端子)を接続するとともに、そのリード線102の後端部(所謂、外部リード端子)を固体撮像素子101の受光面101aの背面側から引出可能な状態にされており、この固体撮像素子101は、受光面101aを保護する光学ガラス(透明板)103と共に、金属からなる薄肉の収容容器104内に全体を収めて封止材105により充填密封することにより組立作製されている。

リード線102は、固体撮像素子101の複数の電極パッド101bに先端部をバンプ106を介して圧接された状態で超音波熱圧着などの接合方法により電気的・機械的に接続されており、このリード線102の先端部は、その固体撮像素子101の周縁から側面に至るように(後端部が受光面101aの背面側に延長されるように)外周角部の近傍でほぼ直角に曲げられている。

光学ガラス103は、固体撮像素子101の外形と略同等のサイズに設定されており、リード線102の先端部(上面)に載置されて、対面する受光面101aを中心で覆うように位置決めされている。この光学ガラス103は、受光面101aを囲うように受光面101aの周縁に塗布された接着剤107によりリード線102の先端部と共に固体撮像素子101に接合固定されており、その受光面101aとの間に空間距離として0.1mm前後に設定された密閉空間108を形成するとともに、固体撮像素子101の受光面101a上の集光用のオンチップレンズ(不図示)の効果を引き出している。

このように固体撮像装置100は、固体撮像素子101と光学ガラス103とをリード線102の先端部を介して積層する構造を採用し、これらを収容容器104内に収容封止して作製されている。この固体撮像装置100は、電極パッド101bに接続したリード線102を固体撮像素子101の周縁近くで折り曲げて側面近傍に沿わせることにより受光面101aの背面側から外部に引き出して径方向を縮小した構造体とし、内視鏡などのように制御部と分離したカメラヘッド分離型のビデオカメラ等に用いられている。

そして、リード線102は、固体撮像素子101にリードフレーム方式またはフィルムキャリア方式のいずれかにより接続するのが一般的である。なお、図中、絶縁板109は、そのリード線102に固着(粘着や接合)されている。

ここで、固体撮像素子101は、シリコン基板から作製されるが、そのシリコン基板自体に電位があり、リード線102と接触すると短絡して誤動作してしまう。特に、この固体撮像素子101の受光面101a側の周縁から側面に至る外周角部はリード線102と接触し易い部位であることから、固体撮像素子101へのリード線102の接続には次のような工夫がなされている。

まず、リード線102をリードフレーム方式により供給するときには、そのリード線102は、例えば、鉄ニッケル系の合金で、厚さが約150μm程度もあることから剛質である。このため、リード線102をバンプ106に接合した後に曲げようとすると、自身の曲げ応力により電極パッド101bや、バンプ106とリード線102との接合部が破壊してしまうとともに、仮に、うまく曲げることができたとして、図25に示すように、固体撮像素子101の外周角部にリード線102が接触してしまう。

このことから、リード線102の先端部をほぼ直角に曲げたものを用意することにより、これを図26(a)に示すように固体撮像素子101の側面に沿うように案内して位置決めし、図26(b)に示すようにその先端部がバンプ106に圧接する状態とした後に、超音波熱圧着などにより電気的・機械的に接続することができる。この工程により、リード線102の接続後の曲げ工程を省略することができ、接続状態の品質を確保すると共に固体撮像素子101の外周角部との短絡を防止することができるようにしている。

一方、リード線102をフィルムキャリア方式により供給するときには、リード線102は、絶縁フィルム(絶縁板)109上に形成する銅箔により作製するため、その厚みが約30μmで軟質で柔軟であることから、リードフレーム方式の場合のように予め先端部を曲げておく必要はなく、固体撮像素子101に接続した後に折り曲げればよい。

具体的には、図27の工程図(a)〜(d)に示すように、リード線102は、フィルムキャリアのまま(直線状態のまま)固体撮像素子101の電極パッド101b上に形成したバンプ106に接続されて(a)、固体撮像素子101の受光面101aの周囲と共に接着剤107を塗布された後に(b)、図28に示すように、その上に光学ガラス103が載置されることにより、リード線102の先端部を挟む状態で固体撮像素子101と光学ガラス103の間を接着剤107が隙間なく行き渡って密着固着させることができ(c)、この後に、光学ガラス103の周縁まで固着されているリード線102を固体撮像素子101の側面近傍を沿うようにほぼ直角に曲げて(d)、作製するようになっている。

また、リード線102をフィルムキャリア方式により供給する場合には、上述した固体撮像装置100のように光学ガラス103をリード線102の先端部上に直接載置するのではなく、固体撮像素子101に接続するリード線102の先端部を保持する絶縁フィルム(絶縁板)を介して光学ガラス103を固着させるようにしてもよい。

具体的には、図29、図30に示すように、固体撮像素子101の受光面101aが露出するように開口するとともに外周を固体撮像素子101の外形とほぼ同等サイズに形成した額縁状の絶縁フィルム(絶縁板)119にリード線102の先端部を保持させたフィルムキャリアを準備して、固体撮像素子101の電極パッド101bにリード線102の先端部を接続した後に、そのリード線102を保持する絶縁フィルム119の上に光学ガラス103を載置して固体撮像素子101に接合するように固体撮像装置200を構成してもよい。

この固体撮像装置200は、このように光学ガラス103とリード線102との間に絶縁フィルム(絶縁板)119を介在させることにより、固体撮像素子101の受光面101aと光学ガラス103内面までの空間118の間隔を、上述の固体撮像装置100の場合の約0.1mmよりも広い0.2mm前後に設定することができるとともに、光学ガラス103周縁より外方までリード線102の固着位置を持ち出して固体撮像素子101の側面近傍を沿うようにリード線102を折り曲げることができる。

なお、この固体撮像装置200は、絶縁フィルム119に形成したリード線102の先端部にも、電極パッド(不図示)を形成して、固体撮像素子101の電極パッド101b上に形成したボールバンプ106に接続するようになっており、絶縁フィルム119は、一般的な接着剤117により光学ガラス103と接着接合した後に、固体撮像素子101およびリード線102を接続するので、例えば、エポキシ樹脂内に直径1〜10μmの金粒子を分散させた所謂、異方性導電材料(導電接着材)120を用いて、その金粒子により確実に導通を得るとともに空間118を密閉状態に封止するようになっている。

【発明が解決しようとする課題】
しかしながら、このような従来の固体撮像装置においては、固体撮像素子101の受光面101aと光学ガラス103内面との空間距離が約0.1mmと狭く、これら間に絶縁フィルム119を介在させるにしても、約0.2mm程度にしかならないため、薄型化の必要な機器には有効であるが、その必要のない機器においては、本来必要のない空間距離が狭いという構成になっている。

このような構成では、撮像光を透過しない異物や傷などの不透過な欠陥が受光面101aに近接する光学ガラス103などにあると、その受光面101aから欠陥までの間隔が短ければ短いほど、固体撮像素子101の特性から、撮像画像に顕著に映し出されて画像欠陥となってしまう。具体的には、例えば、1/4インチで40万画素程度の固体撮像素子の場合には、前述の空間距離であれば、2μm前後の微細な塵や傷が画像欠陥となる。このことから、光学ガラス103の製作工程や組立工程における光学的欠陥の品質管理を厳しくしなければならず、また、高品質の要求から歩留まりが低下し、高価なものになってしまうという問題があった。

これを回避するには、空間距離108、118をできるだけ広げて欠陥が撮像画像に影響しないようにすることが考えられるが、例えば、前述の空間距離108を1mmに広げてレンズ絞りをF16とした場合には、光学的欠陥の大きさとしては10μm前後のものまでを許容することができるように設定できるが、この固体撮像装置100、200では、流動性を有する接着剤107、117、120を固体撮像素子101の受光面101aの周縁に幅狭(例えば、約0.3mm)に塗布して光学ガラス103を固着していることから、接着剤107、117、120を高く塗布するにしても限界があり、また、この接着剤107、120により折り曲げるリード線102の先端部を固着させることにより、固体撮像素子101の外周角部と接触して短絡してしまうことを防止しているため、この構造を採用する限り、接着剤107、117によりリード線102の固着位置(折曲位置)を規制する必要がある。

このような問題を解消するために、本発明の発明者は、固体撮像素子と光学ガラス(透明板)の間に、これらの間隔を任意な設定を可能にする取付部材を介在させることを発明したが、この取付部材はリード線と別個に固体撮像素子に接続できるようにして、取付部材による位置決め精度を確保することが課題となる。また、リード線自体も他の部材とは別個に固体撮像素子に接続可能にすることにより、設計上の自由度を向上させることもでき、コスト低減に寄与することもできると考えられる。

そこで、本発明は、このような課題を解決するためになされたもので、固体撮像素子にリード線を単独で接続可能にすることにより、設計上の自由度を向上させて、例えば、透明板内面と固体撮像素子の受光面との間の任意の空間距離を設定する取付部材を採用可能にして、小型で信頼性の高い低価格な固体撮像装置を作製可能にするものである。

【課題を解決するための手段】
本発明の固体撮像装置は、固体撮像素子の受光面から引き出された電極に接続することにより光電変換された電気信号を取り出すリード線を、前記固体撮像素子の側面近傍に沿うように折り曲げて前記受光面の背面側から外部に引き出す構造を有する固体撮像装置において、

上記課題を解決するため、前記リード線は、前記固体撮像素子の前記受光面側から前記側面に至る角部に対応する位置で折り曲げられた折曲部を有し、前記折曲部は、前記固体撮像素子の前記受光面側から離隔する方向に湾曲する湾曲形状に形成されることにより、前記側面に近傍に沿う方向に前記リード線を延長させる構成とするために、例えば、前記固体撮像素子を第1保持手段で保持した後に、前記固体撮像素子の電極に接続された前記リード線を前記固体撮像素子の側面近傍に沿うように屈曲させ、次いで、前記リード線の後端側を第2保持手段で保持して、この後に、前記第1、第2保持手段を互いに近接する方向に相対移動させることにより、前記リード線の折曲部および湾曲部を形成する折曲工程と湾曲工程とを採用することが好適である。
また、この方式は、前記固体撮像素子の電極と前記リード線の先端部の接続強度として規定の強度を満たさないものが混入した場合、前記湾曲工程で発生するリード線の湾曲応力を利用し、前記接合部が破断する設定を前記リード線の形状、あるいは前記湾曲工程の湾曲条件に任意に仕込むことができるため、前記湾曲作業自体が前記接合部の品質評価を兼ねるといった利点を有する。

これらの構成のいずれかを採用することにより、固体撮像素子の受光面側から側面に至る角部(以下、外周角部ともいう)に対応する位置のリード線に設けられる折曲部が、例えば、固体撮像素子とリード線とを相対移動させるだけの容易に加工で湾曲形状に形成されることにより、または、その周縁部に配置された絶縁体が介在することにより、あるいは、折曲部以外よりも強度を弱くされて優先的に折れ曲がることにより、その外周角部に極端に近接することなく、固体撮像素子の側面に近傍に沿う方向にリード線を延長させることができ、電極以外で接触しての短絡を発生させることなく、リード線単独で固体撮像素子の電極に先端部を接続することができる。したがって、リード線の設計上の自由度を向上させることができ、このため、光学ガラス内面と固体撮像素子の受光面との間の任意の空間距離を設定する後述の取付部材を採用する場合には、その取付部材も自由に設計することができ、小型で信頼性の高い安価な固体撮像装置を提供することができる。

ここで、前記接続工程では、前記固体撮像素子の前記電極に接続するためのバンプ(Bump)を前記先端部に予め形成されている前記リード線を準備してもよく、また、前記リード線の前記先端部に接続するためのバンプ(Bump)を前記電極に予め形成した前記固体撮像素子を準備してもよく、このバンプはこれらの一方または双方に形成してもよい。
さらに、電極接続用のバンプを介在させず、前記固体撮像素子の電極と前記リード線の先端部を直接接続してもよい。
また、前記リード線の材質は銅またはアルミニウムが望ましい。この場合、少なくとも前記バンプの形成工程が省略でき、作業工数が削減できる。
そして、この接続工程では、前記固体撮像素子の前記電極と前記リード線の先端部を個別に、あるいは一括に接続してもよい。個別に接続する場合には、別個の接続作業で前記固体撮像素子の前記電極と前記リード線の先端部を接合することができる一方、一括に接続する場合には、短い作業タクトで前記固体撮像素子の前記電極と前記リード線の先端部を接合することができる。

そして、前記リード線は、前記接続工程および前記折曲工程においては、TAB(Tape Automated Bonding)フィルム上に形成されたものを供給するのが簡易で好適であり、このTABフィルムとしては、リード線間を保持する保持部がリード線を折り曲げられたときに固体撮像素子の側面よりも背面側に位置して外部に露出するように設定するのが好ましく、このリード線は外方に位置する取付部材の固体撮像素子と平行な外面に沿うように再度折り曲げて、薄型構造に組み立てることもできる。

また、本発明の固体撮像装置としては、上記構成と相まって上記課題を解決するように、固体撮像素子の受光面に対面する透明板との間に、その透明板を受光面から離隔する位置に位置決めして固体撮像素子に取り付ける取付部材を介装するのが好適であり、この固体撮像装置を作製する場合には、取付部材と透明板の位置関係を位置決めする第1位置決め工程と、リード線を接続された固体撮像素子と取付部材との位置関係を位置決めする第2位置決め工程と、取付部材と透明板とを位置決めされた位置関係に接合固定する第1接合工程と、固体撮像素子と取付部材とを位置決めされた位置関係に接合固定する第2接合工程とのうちの第1、第2接合工程を、同時に、または、第1、第2接合工程の順に、あるいは、第2、第1接合工程の順に行えばよい。この場合には、取付部材を介在させて固体撮像素子と透明板とを接合することができ、その取付部材の厚さ分だけ、固体撮像素子の受光面と透明板の内面との間の間隔を広く設定することができる。したがって、撮像映像に影響しない光学的欠陥の大きさの許容範囲を大きくすることができ、品質管理の緩和や歩留まりの向上を実現して安価な固体撮像装置を提供することができる。

さらに、取付部材は、固体撮像素子および透明板の対向面に直接接触して位置決めする構成とし、また、第2位置決め工程においては、固体撮像素子を保持して予め設定されている位置で取付部材に対面する状態にした後に、固体撮像素子の保持を解除して、固体撮像素子の対向面に取付部材を直接接触させることによって、透明板を取付部材に接合したときに、その透明板と固体撮像素子との間隔が取付部材の厚さに応じた距離になるように位置決めする構成とすることにより、取付部材の厚さにより固体撮像素子と透明板との相対的な位置関係を容易に位置決め可能にして、これらの間の間隔を取付部材の作製精度に設定可能にすることができる。

また、取付部材は、量産および少量生産でも安価に作製可能に、金型成形あるいは切削加工の可能な、金属などの導電性材料や、有機材料などにより作製するのが好適であり、導電性材料を採用する場合には、固体撮像素子などとの導通を回避するように、少なくとも固体撮像素子との接合面に絶縁性を持たせたり、また、そのまま絶縁性材料により作製するのが適当である。この場合には、アースとすることができるように、導電性材料により作製するときには全体に絶縁性を持たせるのではなく一部を露出させたり、絶縁性材料により作製する場合には外部に露出する外面に金属めっきを形成するのが便利である。

この取付部材は、透明板と熱膨張係数の近い材質を選択して作製するのが、温度変化により封止機能が損なわれるのを未然に防止することができて好ましく、また、その透明板としては、光学ガラスあるいは光学フィルタを採用するのが好ましい。

さらに、取付部材は、固体撮像素子の電極に接合するリード線の先端部の接続状態などを視認(確認)可能に内方に位置させる枠形状に形成するのが好ましく、この場合には、リード線を固体撮像素子の側面近傍に沿うように折り曲げて受光面の背面側から外部に引き出すことができるように、また固体撮像素子を密閉する状態で封止可能に、その固体撮像素子の側面部を覆う枠形状にするとともに、その固体撮像素子と直接接触する部位およびそのリード線を非接触に通過させる空間を形成するのが好ましい。

【発明の実施の形態】
以下、本発明を図面に基づいて説明する。図1〜図7は本発明に係る固体撮像装置およびその作製方法の第1実施形態を示す図である。

まず、固体撮像装置の構成を説明する。

図1〜図3において、固体撮像装置10は、中央に受光面11aを形成されて両側辺側にその受光面11aから引き出した電極パッド11bを並設されている固体撮像素子11と、その電極パッド11bに先端部を接続されるリード線12と、その受光面11aに対面する状態で固体撮像素子11に位置決め固定されて保護カバーとして機能する光学ガラス13と、受光面11aが外部に望む状態で固体撮像素子11を収容するように枠形状に形成されて、この固体撮像素子11と光学ガラス13との間に介装されることにより、これらの双方の対向面に接合される収容容器(取付部材)14と、を組み立てて作製されており、光学ガラス13を介する入射光を固体撮像素子11が受光面11aで光電変換した電気信号を電極パッド11bに接続したリード線12により取り出して、例えば、被写体映像を撮影・録画などする装置に送出する。

この固体撮像装置10は、固体撮像素子11にリード線12および光学ガラス13を、上述した従来技術の固体撮像装置100、200と略同様に組付して作製されている。

リード線12は、絶縁フィルム19上に導電材料からなる厚膜を形成したフィルムキャリア方式により作製供給されるものであり、先端部を固体撮像素子11の複数の電極パッド11bに形成されたバンプ16に電気的・機械的に接続された後に、接着剤などにより補強されることなく、その固体撮像素子11の周縁から側面に至る外周角部の近傍でほぼ直角に折り曲げられた状態にされて、後端部が受光面11aの背面側に延長されている。なお、本実施形態では、後述するように、リード線12の先端部は接着剤などが介在することなく固体撮像素子11のバンプ16に直接接続するので、金粒子の分散する異方性導電材料を用いることなく電気的・機械的に接続することができる。

光学ガラス13は、固体撮像素子11の外形と略同等サイズの大きめに作製されるとともに、固体撮像素子11の受光面11aに対面する集光用のオンチップレンズ(不図示)を形成されて、その受光面11aを空間18を介して中心で覆うように位置決めされている。なお、本実施形態では、光学ガラス13により固体撮像素子11の受光面11a前面の空間18を気密に閉止(封止)するが、これに限るものではなく、例えば、赤外カットフィルタ、水晶フィルタなどの単品部品の透明板を用いてもよく、また、赤外カットフィルタと水晶フィルタ等の複合部品としてもよいことはいうまでもない。

一方、収容容器14は、固体撮像素子11の受光面11aに隣接する周縁から側面の背面側に至るまで一定間隔で対向する内面を有する枠形状に形成されており、その受光面11aの周縁に対面するように内向きに形成されたツバ部14aを固体撮像素子11と光学ガラス13との間に介在させて受光面11aの前面に形成する空間18の間隔を任意に、例えば0.2mm程度から数mmまで設定することができる。

そして、収容容器14は、リード線12が変形や短絡してしまうことなく非接触に延在することができるように、絶縁フィルム19上に形成した厚膜の厚さに応じて、例えば0.2mm程度の隙間(経路)を画成するように内面を作製されており、この収容容器14は、光学ガラス13には対向面間に接着剤15を塗布されて接着接合される一方、固体撮像素子11には折り曲げたリード線12の配索経路を画成する空間を確保するように相対位置(位置関係)を位置決めされた状態で、その空間内にエポキシ樹脂等の封止材17が充填されて接合封止されている。

したがって、収容容器14は、固体撮像素子11を収容すると共に、その固体撮像素子11および光学ガラス13の双方に接合固定されることにより、固体撮像素子11に対して光学ガラス13を位置決めして受光面11aから光学ガラス13内面までの空間18の間隔を任意に設定することができる。なお、この場合には、収容容器14は、封止材17を充填する空間を固体撮像素子11の全周に画成するが、その組み付け方法については後述する。

ここで、収容容器14は、金型を作製するまでもない少量生産の場合には、切削加工などの機械加工しやすい材料を選択する一方、量産時には成形加工可能な材料を選べばよく、また、使用環境や用途に応じて材質を選択設定するのが好ましい。

具体的には、収容容器14として、金属などの導電材料を選択する場合には、リード線12との短絡事故が発生しないように、少なくとも内面に絶縁性を持たせる方が好ましく、例えば、アルミニウムにより収容容器14を形成す場合には、所謂アルマイト処理を施すことにより、絶縁性を確保する。また、導電性材料に限らず、セラミックなどの無機材料やエポキシ樹脂などの有機材料の絶縁性材料により収容容器14を作製してもよい。この収容容器14の材質を選択する際に、温度変化の激しい環境で使用する場合には、温度サイクルにより気密性の品質に問題が生じないようにするために、光学ガラス13や固体撮像素子11と熱膨張係数の近い材料を選択して接合状態が劣化しないように配慮するのが好ましい。

さらに、収容容器14の材料を選択するにしても、外観色は乱反射した光が固体撮像素子11の受光面11aに入射しないように反射しにくい黒色にするのが好ましく、また、外面を絶縁した導電性材料により作製したときにはその一部を露出させたり、絶縁性材料により作製したときには外面にめっきを施すなどして、外部に露出する部位に導通部分を形成してアースを取れるようにするのが便利である。この収容容器14を金属により作製したり、その外面にめっきを施すなどした場合には、耐湿性を向上させることができる。

まず、図4(a)に示すように、受光面11aおよび電極パッド11b(不図示)を形成した固体撮像素子11およびリード線12を構成する厚膜を絶縁フィルム19上に形成するとともにそのリード線12の先端にバンプ16を形成した所謂、TAB(Tape Automated Bonding)フィルムを準備して、固体撮像素子11を位置決めするとともに絶縁フィルム19を移送することによりリード線12のバンプ16を受光面11a側の電極パッド11bに対面するように位置合わせする(準備工程)。このとき、リード線12先端にバンプ16を形成する際には、電解メッキで成長させた金バンプ16をリード線12に転写する転写バンプ法や、リード線12の先端をエッチングで突起状にするメサバンプ法を用いればよい。なお、本実施形態では、バンプをリード線12側に形成する場合とバンプを形成しないリード線の接続を説明するが、固体撮像素子11の電極パッド11b上に予め形成するようにしてもよく、この場合には、ワイヤボンディング法を用いてボールバンプを形成してもよい。

次いで、図4(b)に示すように、固体撮像素子11の電極パッド11bにリード線12先端のバンプ16を近接させ、この状態のまま複数のリード線12を個別に加熱されたボンディングツール301を圧接して超音波接合する所謂、シングルポイント方式で接続した後に(接続工程)、リード線12を保持する絶縁フィルム19をリール状のTABフィルム本体(図示せず)から図4(c)に示すような形状に切断する。
なお、前述のボンディングツール301は、図4(b’)に示すような複数のリード線12を一括で接続できる一括接続方式の加熱されたボンディングツール301’を用いて接続してもよい。接合する電極数が多いとき、この方式の方が作業タクトを短くでき、効果的である。
また、固体撮像素子の電極パッドにリード線の先端部を接続する構造として、図4(b”)に示すように接続用のバンプを介させず、固体撮像素子11の電極パッド11bにリード線12”の先端部を加熱されたボンディングツール301を圧接して超音波接合するか、前述のように複数のリード線を一括接続する図4(b’)に示すようなボンディングツール301’で接合してもよい。このバンプを介在しない接続構造は、後述のリード線の湾曲工程でリード線と固体撮像素子の外周角部を離隔し絶縁することによりなし得るものである。さらに、このバンプを不要とした接続方式の場合は、バンプ形成の手間が省け、簡便な作製工程とすることができる。
上記TABフィルムのリード線12、12’は、銅素地にニッケル下地の金メッキが施され、特に図4(b”)で説明したリード線12”は金メッキの厚みを1μm以上とすることが接合品質を確保する上で望ましい。また、リード線12”の素地をアルミニウムとしニッケル下地の金メッキを施したTABフィルムを用いてもよい。リード線の素材は、アルミニウムの方がブリンネル硬度で15程度と銅よりも軟質であり、接合部の金、アルミニウムの化合物の生成が容易となり接合品質がより安定化される。

次いで、図5(d1)に示す切断されたTABフィルムを、さらに破線で示す範囲を切り出すように切断し、図5(d2)に示すような形状にする。その後、図5(d3)に示すように、受光面11aを下向の状態にして、固体撮像素子11のリード線12のない両側面を素子ホルダ302(図中には斜線で示す)により狭持固定させた後に、切断された絶縁フィルム19にフォーミング治具303を接触させて上昇させることにより、保持されているリード線12を押し上げて、破線で示すようにほぼ直角に折り曲げる。この際、図5(d4)で示すように、折り曲げられたリード線12は固体撮像素子11の周縁から側面に至る外周角部に接触、あるいは近接状態となる(折曲工程前段)。

次いで、図5(d5)に示すように、その固体撮像素子11の両側方で折り曲げられているリード線12のそれぞれを、固体撮像素子11側の絶縁フィルム19を両サイドから挟むようにフィルムホルダ304で保持固定した後に、素子ホルダ302とフィルムホルダ304の一方または双方を垂直方向に所定量上下動させて相対移動させることにより、固体撮像素子11の受光面11aの周縁から側面に至る外周角部に対応する位置のリード線12を、バンプ16との接続位置から離隔方向に湾曲するR形状部(折曲部)にした後に、固体撮像素子11の側面近傍に沿う方向に延長させて延在する状態にする(折曲工程後段)。この状態では、リード線12は、受光面11aの背面側に延在するように折り曲げても固体撮像素子11の外周角部に近接して接触する恐れがなく、固体撮像素子11から確実に一定間隔で離隔させた絶縁状態にすることができる。この離隔間隔は、環境などに応じて任しに設定すればよく、例えば、本実施形態の場合には、10〜30μm程度にすればよい。
なお、このリード線12の湾曲工程は、固体撮像素子11の電極パッド11bとの接合部からリード線12を引き剥がす応力が発生する。この応力は、固体撮像素子11とリード線12の離隔距離の設定とリード線12先端部(外周角部周辺部)のサイズで調整が可能であり、例えば、リード線12の厚みが35μm、幅が45μm程度で、固体撮像素子11とリード線12の離隔距離を20μmとすれば、その接合部に15g程の引き剥がし応力が発生する。つまり、この固体撮像素子11とリード線12先端部のサイズを可変とすることで湾曲応力を自由に設定できる。従って、工程で何らかの不具合が発生し接合強度が規定値に満たない場合には、この湾曲工程で接合部が破壊されるようにすることができ、製品の品質を確保(保証)することができる。

この場合、固体撮像素子11と収容容器14との間の隙間で画成してリード線12を内包する経路は、固体撮像素子11を吸着固定する吸着コレット305先端および収容容器14を接合した光学ガラス13を設置固定する受け台306上面を基準に、その固体撮像素子11の厚さと、収容容器14のツバ部14aの厚さとによって決定される。このことから、リード線12に無用な負荷を封止作業時に加えて固体撮像素子11に接触短絡させてしまわないように、これらの機械的精度や加工精度を設定すればよく、また、固体撮像素子11の受光面11aから光学ガラス13の内面までの空間18の間隔は、これらを考慮して、収容容器14のツバ部14aの厚さを調整することにより任意の距離に設定することができる。なお、このように吸着コレット305先端および受け台306上面を基準に、位置決め封止作業が行われるため、固体撮像装置10としての光軸精度は、これらの機械的な精度に加えて固体撮像素子11の厚さ方向の加工精度で決まることから、±20μm程度の光軸精度を得ることができ、さらに、高精度な光軸精度が要求される場合には、固体撮像素子11の受光面11aの位置を非接触に検出する検出器を接続して位置調整を行うことにより、その光軸精度を±5μm以内にすることも可能である。

以上説明したように、本発明は、固体撮像素子の電極に先端部を接続するリード線に、容易に湾曲形状に加工した折曲部などを形成することにより、その固体撮像素子の外周角部に接触するおそれなく、固体撮像素子の側面近傍に沿うようにリード線を延長させることができるとともに、電極以外で短絡してしまうことことなく、単独でリード線を固体撮像素子に接続することができる。したがって、他の部材に接合固定させるなど補強することなく、リード線の接続を自由に設計することができる。この結果、小型で信頼性の高い安価な固体撮像装置を提供することができる。
