Description
本発明に係る有機EL表示装置は、上述のように、優れた信頼性を有するため、この有機EL表示装置を表示部として備える電子機器の信頼性も向上される。
有機EL表示装置1は、スイッチング素子として薄膜トランジスタ(Thin Film Transistor、以下では、TFTと略記する)を有するアクティブマトリクス方式の有機EL表示装置である。
また、実表示領域4の図中両側には、走査線駆動回路80が配置されている。この走査線駆動回路80はダミー領域5の下側に位置して設けられている。
図5は本実施形態の機能層111の概略構成を説明するための概念図である。機能層111は、陽極23と陰極50に挟まれる多層構造を備えており、陽極23側から順に、正孔輸送/注入層71と、有機EL層60と、電子輸送層52とが形成されたものである。
このような正孔注入層を形成する材料の例として種種の導電性高分子材料が好適に用いられ、例えば、ポリチオフェン、ポリアニリン、ポリピロール等を採用することができる。具体的には、3,4−ポリエチレンジオシチオフェン/ポリスチレンスルフォン酸(PEDOT/PSS)の分散液、すなわち、分散媒としてのポリスチレンスルフォン酸に3,4−ポリエチレンジオシチオフェンを分散させ、さらにこれを水に分散させた分散液などが用いられる。
図6に示す駆動用トランジスタ123は、nチャネル型の多結晶シリコンTFTであって、基板20上に下地保護膜110を介して多結晶シリコン膜(半導体層)220を具備しており、該多結晶シリコン膜220は高濃度ソース領域220d、低濃度ソース領域220b、チャネル領域220a、低濃度ドレイン領域220c、高濃度ドレイン領域220eを含んで構成されている。
なお、本発明のTFT基板とは、少なくともTFTを有する基板である。さらに、TFT基板は本実施形態で記述した、陽極などの電極、第1絶縁層380や第2絶縁層600などの絶縁層、あるいは、機能層111を形成するために設けられる親液性制御層222や有機バンク層221などを形成されたものなどを含んでもよい。また、本実施形態では有機EL表示装置を製造するための製造途中品をTFT基板と称している。
図13(a)は、携帯電話の一例を示した斜視図である。図13(a)において、符号1000は携帯電話本体を示し、符号1001は上記の有機EL装置を用いた表示部を示している。
図13(b)は、腕時計型電子機器の一例を示した斜視図である。図13(b)において、符号1100は時計本体を示し、符号1101は上記の有機EL装置を用いた表示部を示している。
図13(c)は、ワープロ、パソコンなどの携帯型情報処理装置の一例を示した斜視図である。図13(c)において、符号1200は情報処理装置、符号1201はキーボードなどの入力部、符号1202は上記の有機EL装置を用いた表示部、符号1203は情報処理装置本体を示している。
Claims (2)
- 基板の表示領域に形成されたTFT素子と、
前記基板の非表示領域に配置される接続端子を含み前記TFT素子に接続される信号線と、
前記信号線及び前記TFT素子を覆うように前記表示領域及び前記非表示領域の全面に設けられ、前記接続端子を露出させる開口部が形成された窒化珪素膜及び酸化珪素膜からなる積層絶縁層と、
前記窒化珪素膜及び前記酸化珪素膜の端部を露出させるように前記表示領域における前記酸化珪素膜上に設けられるアクリル層と、
前記アクリル層上に形成され、前記TFT素子に電気的に接続される陽極と、
前記接続端子上に配置され、且つ前記アクリル層に接触することなく前記酸化珪素膜の上面を覆うように設けられる補助接続端子と、を備えたTFT基板の製造方法であって、
前記基板上に前記TFT素子を形成する工程と、
前記信号線を形成する工程と、
前記信号線上に前記窒化珪素膜を形成する工程と、
前記窒化珪素膜上に前記酸化珪素膜を積層する工程と、
前記酸化珪素膜上に前記アクリル層を形成する工程と、
前記アクリル層を形成した後、前記TFT素子のドレイン電極に対応する位置にコンタクトホールを形成する工程と、
前記コンタクトホールを介して、前記ドレイン電極に接続する反射金属層を形成する工程と、
前記反射金属層及び前記アクリル層を覆うように前記基板の全面にITO膜を形成する工程と、
ウエットエッチングにより前記ITO膜をパターニングして、前記反射金属層とITOとの積層構造からなる前記陽極と、ITOからなる前記補助接続端子と、を同時に形成する工程と、を備えることを特徴とするTFT基板の製造方法。 - 前記TFT素子の形成工程は、半導体層を形成する工程と、該半導体層上に絶縁層を形成する工程と、該絶縁層に水素イオンを注入する工程と、を含むことを特徴とする請求項1に記載のTFT基板の製造方法。
