【発明の属する技術分野】
この発明は、基板を処理および洗浄するための方法に関し、特に、銅フィルムの研磨後に半導体基板を洗浄するための方法および装置に関する。

【従来の技術】
高性能半導体デバイスの製造では、アルミニウム(Al)に替わるメタライゼーション用の材料として、銅(Cu)が使用されはじめている。Cuが望ましいのは、Alに比べて抵抗率が低く、エレクトロマイグレーションのライフタイムが相当に改善されているためである。

Cuをメタライゼーションする方法の1つに、デュアルダマシン的なアプローチ法がある。先ず、図1aに示されるように、誘電体層110を基板100上に堆積させる。誘電体層120は、例えば二酸化ケイ素のような材料で構成される。ついで、図1bに示されるように、誘電体層110内にバイアおよび/またはトレンチ120を形成する。バイア/トレンチ120は、例えばドライエッチングのような技術を使用して形成される。次に、図1cに示されるように、例えばタンタル(Ta)、チタン(Ti)、または窒化チタン(TiN)よりなる障壁材料の薄膜(障壁層)130を堆積させる。障壁層130が堆積すると、図1dに示されるように、バイアス/トレンチ120が銅(Cu)層140で満たされる。Cu層140は、例えば化学蒸着法(CVD)、物理蒸着法(PVD)、または電気めっき法などの周知の堆積技術により、堆積させることができる。ここで、図1eに示されるように銅による相互配線を隔離するためには、余分な銅層140および障壁層130を取り除く必要がある。

余分な銅層140および障壁層130を取り除く方法の1つに、例えば化学機械研磨(CMP)などの技術を使用して、基板の表面を研磨する方法がある。CMP工程において、半導体基板は、アルミニウム粒子などの研磨材と、過酸化水素などの酸化剤と、を含有したスラリを使用して研磨される。このとき、パーティクルおよび/または金属汚染を含む汚染物が、銅層150上と、誘電体層160上と、誘電体のサブサーフェス165内とに導入される。

銅層を研磨した後に半導体基板を洗浄する方法の1つに、ブラシスクラビングがある。片面のみであれ両面同時処理であれ、ブラシスクラビングは、CMPの適用時に酸化物やタングステンを洗浄するさいの業界標準である。しかしながら、銅層のCMP後の洗浄にブラシスクラビングを適用するにあたって、いくつかの問題点が生じる。

第1の問題点は、ブラシローディング(brush loading)である。CMP工程の実施中、銅層の表面が酸化され、酸化銅(Cu2O又はCuO)などの酸化物や、水酸化銅(Cu(OH)2)が形成される。pHが塩基性または中性の洗浄環境では、酸化銅や水酸化銅は溶解せずにブラシに移着して、ブラシをローディングする。汚染された(すなわちローディングされた)ブラシは、洗浄の工程中、続いて処理される基板上に、酸化銅や水酸化銅の汚染物を移着させる恐れがある。

タングステンやその他の酸化物に適用する場合は、希釈水酸化アンモニウム(NH4OH)を加えることにより、ブラシローディングを低減することができる。NH4OHの存在下では、酸化銅の一部は錯体Cu(NH3)2+を形成して溶解する。しかしながら、pHが大きい環境のため、希釈水酸化アンモニウムでは、酸化銅によるブラシのローディングを防止するのに不十分である。また、希釈水酸化アルミニウムでスクラブすると、銅層もエッチングされるため、表面が激しく粗面化される恐れが生じる。

銅のCMP工程にアルミニウム粒子を使用した場合にも、ブラシローディングが発生する。中性酸または無機酸(例えばHCl)で洗浄する環境では、アルミニウム粒子と二酸化シリコンの表面との間に静電力が働くため、アルミニウム粒子を誘電材料の表面から取り除くのが困難になる。この静電力が原因でアルミニウム粒子がブラシに付着し、上述したのと同様な効果の、新たなブラシローディングの問題が生じる。

ある実施形態では、半導体基板の洗浄に使用される洗浄液は、脱イオン水と、有機化合物と、無機化合物とから調製され、これら全てを混合させることにより、半導体基板の表面を洗浄するための酸性pH環境を形成する。また、このような洗浄は、銅層の研磨後に行われ得る。酸性pH環境を使用することにより、銅酸化物の溶解を促進し、従来の技術で論じたブラシローディングの問題を、いくらか緩和することができる。酸性pH環境は、pH値が約1〜6の範囲内に維持することが望ましい。1つの実施形態では、酸性pH環境は、pH値が約2〜4の範囲内にある。

有機化合物(例えば有機酸)を使用すると、金属錯化合物の形成が促進されるため、誘電体層の表面およびブラシの表面から、金属汚染物質が除去されやすくなる。使用され得る有機酸の例としては、クエン酸、リンゴ酸、マロン酸、コハク酸、またはこれら有機酸の任意の化合物が挙げられる。

ある実施形態では、有機化合物を、約100ppm〜2%の重量パーセントで脱イオン水(DIW)に溶解させる。別の実施形態では、有機化合物のより好ましい重量パーセントは約200ppm〜0.2%であり得る。ある実施形態における有機化合物がクエン酸である場合、脱イオン水に溶解されるクエン酸の重量パーセントは約0.2%である。

無機化合物を使用することにより、汚染パーティクルと、ブラシおよび基板の表面との間に働く静電力を変化させ、両者間の反発を促進することができる。このため、汚染パーティクルはブラシおよび基板に反発し、基板およびブラシは汚染パーティクルに反発して、汚染パーティクルの除去に有利な状態が提供される。ある実施形態における洗浄液内の無機化合物は、水酸化アンモニウム(NH4OH)、無機酸のアンモニウム塩(例えば塩化アンモニウム(NH4Cl)やフッ化アンモニウム(NH4F))、または陰イオン表面活性剤であり得る。

無機化合物は、約100ppm〜2%の重量パーセントで脱イオン水(DIW)に溶解させることが望ましい。ある実施形態における無機化合物がアンモニウム化合物である場合、アンモニウム化合物は、約200ppm〜0.1%の重量パーセントでDIWに溶解される。ある実施形態では、DIWに溶解される水酸化アンモニウムの重量パーセントは(洗浄液に使用される場合は)約0.02%である。

洗浄液の様々な調製方法の一例として、0.02wt%のNH4OHと0.2wt%のクエン酸とを、DIWのなかで混合させる方法が挙げられる。この例では、溶液のpH値は約4である。

例えば塩化アンモニウムやフッ化アンモニウムのようなアンモニウム塩が使用されるとすると、DIWに溶解されるアンモニウム塩の重量パーセントは約0.05〜0.1%で良い。また、陰イオン表面活性剤が使用されるとすると、DIWに溶解される陰イオン表面活性剤の重量パーセントは約50ppm〜0.2%で良い。

ある実施形態では、DIWと、アンモニウム塩と、塩化化合物との洗浄液が、半導体基板の洗浄に使用される。ある実施形態では、この洗浄液のpH値は約2〜4の範囲である。アンモニウム塩は、上述したアンモニウム塩のうちの1つで良い。ある実施形態では、アンモニウム塩を、約200ppm〜0.2%の重量パーセントで脱イオン水(DIW)に溶解させることが望ましい。ある実施形態では、アンモニウム塩は約0.1%の重量パーセントでDIWに溶解される。塩化化合物は、塩酸(HCl)、塩化アンモニウム、またはこれらの混合物で良い。ある実施形態では、塩化化合物を、約0.1〜1%の重量パーセントでDIWに溶解させることが望ましい。ある実施形態では、DIWに溶解される塩化化合物の重量パーセントは約0.1%である。

洗浄液は、有機酸、無機酸のアンモニウム塩、または陰イオン表面活性剤を含む薬剤を、酸性pH環境でDIWに溶解させて混合させたもので良い。このような場合、有機酸は、上で挙げた有機酸のうちの1つで良く、DIWに溶解されるときの重量パーセントは、約0.2%か、あるいは0.1〜1%で良い。陰イオン表面活性剤を使用する場合、約50ppm〜0.2%の重量パーセントでDIWに溶解させることが好ましく、ある実施形態では約0.2%の重量パーセントで溶解される。

ある実施形態では、本発明による薬剤を、同一の洗浄液に予め混合することにより、銅のCMP工程に続くブラシスクラビング工程に関連して生じる幾つかの問題点を、同時に解決することができる。このような簡単なアプローチにより、基板から基板、および同一基板内におけるクロス汚染をかなり減少させ、ひいては防止することができる。また、溶液に塩酸(HCl)を加えることにより、pH値を調整して銅酸化物の溶解を促進させても良い。

本発明の範囲は、洗浄液の様々な調製方法をカバーし、溶液中の各成分は、同様な特性を有した異なる薬剤で置き換えても良い。従来の技術で説明したように、半導体基板上の銅による相互配線をCMP技術で平坦化した後、半導体基板を洗浄し、半導体基板の表面およびサブサーフェスからあらゆる汚染物を取り除く必要がある。半導体基板から汚染物を取り除くこのような技術の1つに、半導体基板(基板)のスクラビングがある。

本発明は、例示的且つ非限定的に、スクラビングプロセス、特にウェハの両面を同時にスクラブするスクラビングプロセスと関連させて、説明を行う。スクラバは、幾らかのステーションを備えていても良い。各ステーションは、基板の洗浄工程のうちの1つまたは2つ以上の工程を表す。汚染された基板はスクラビングシステムの一端にロードされ、洗浄・乾燥を経た基板は同システムのもう一端からアンロードされる。この種のスクラビングシステムの例として、アメリカ・カリフォルニアのミルピタスにあるOnTrak Systems,Inc.製造の、DSS-200 Scrubber(商標)およびSynergy Scrubber(商標)が挙げられる。

図2は、Synergy(商標) の構造(洗浄システム)を示す断面図である。汚染された基板は一般に、化学機械プラナリゼーション(CMP)の後にウェットベンチから、または結果として汚染が生じたその他の工程から、洗浄システムに送られる。洗浄工程のスタート時には、汚染された基板がウェハカセット280(カセット)にロードされ、ついでカセット280がウェットセンドインデクサステーション210に配置される。カセット280がウェットセンドインデクサステーション210に配置されると、基板は自動的にカセット280から取り外され、一枚ずつ外部ブラシステーション220に配置される。

外部ブラシステーション220において、基板は第1回目のスクラビングを施される。第1回目のスクラビングにおいて、洗浄液は複数の異なる方法で基板上に施される。例えばある実施形態では、洗浄液は基板上に吹き付けられる。別の実施形態では、洗浄液はブラシ221を通じて基板上に施される。さらに別の実施形態では、洗浄液を基板上に滴下させる。

スクラブされた基板は、ついで、自動的に外部ブラシステーション220から取り外され、内部ブラシステーション230に配置される。内部ブラシステーション230において、基板は第2回目のスクラビングを施される。内部ブラシステーション230において、洗浄液は、外部ブラシステーション220における場合と同様な方法で、基板上に施される。

第2回目のスクラビングの後、基板は自動的に内部ブラシステーション230から取り外され、リンス・スピン・乾燥ステーション240に配置される。リンス・スピン・乾燥ステーション240では、基板をリンスし、スピンさせ、そして乾燥させる。この時点において、ウェハの洗浄が完了する。

リンス、スピン、および乾燥の工程が完了すると、基板は、リンス・スピン・乾燥ステーション240からアウトプットステーション250に移され、カセット281に配置される。この移動は通常、ロボットアームによってなされる。ロボットアームは、端部によってリンス・スピン・乾燥ステーション240から基板を持ち上げて移動させ、カセット281に配置する。するとカセット281は、保存に移されるか、または別の洗浄システムもしくは加工システムに移される。

当業者には明らかなように、上述した洗浄システムの工程は、洗浄される基板または基板層の種類によって、異なる順序および/または各種の洗浄液でおこなわれ得るものである。例えば、2つのブラシステーションのうちの一つにおいて、水、クエン酸、水酸化アンモニウム、クエン酸アンモニウム、およびフッ化水素酸溶液(またはこれら溶液の混合物)などのような、異なる洗浄液を使用してもよい。また、他のシステムでは、1つのブラシステーションまたは2つより多くのブラシステーションを備えるようにしても良い。さらにまた、その他のシステムでは、上記ステーション/工程のうち1つまたは2つ以上を省くようにしても良く、また、CMPステーションなど追加の処理ステーションを備えるようにしても良い。

以上では、基板の両面を同時にスクラブする洗浄システムを取り上げて説明したが、ここで開示される技術は、その他の洗浄システムおよび処理において使用しても良い。例えば、基板の片面のみをスクラブするような洗浄システム、または基板を薬剤散布により洗浄するような洗浄システムなどに、使用しても良い。

図3は、本発明による洗浄プロセスの一実施形態を示す図である。工程310では、化学機械研磨を使用して銅層を平坦化する。銅層の平坦化には、その他のプラナリゼーション技術を使用することも可能であり、そのようなプラナリゼーションの実施後でもなお、基板の表面および/またはサブサーフェスから汚染物を取り除く目的で、本発明を使用して半導体基板を洗浄することが望まれる。

工程320では、研磨後の半導体基板をスクラバに配置する。すると、半導体基板は工程330でスクラブされ、研磨の工程で生じた汚染物が取り除かれる。スクラビングの途中で、汚染物の除去を促進するおよび/または実現する目的で、基板に洗浄液が施される(工程340)。洗浄液は、図2のスクラバにおける外部ブラシステーション220と内部ブラシステーション230のうちのどちらか一方において、または必要であればその両方において、使用しても良い。

このように、例えば銅のCMP後の基板などの基板を洗浄する環境および方法を含む本発明の実施形態により、銅および誘電体層の質に影響することなく、ブラシローディングの問題を緩和することができる。さらに、これらの実施形態を、銅のCMP後の基板に使用する場合、銅および誘電体層の表面およびサブサーフェスから汚染物を取り除くことができる。

以上、銅薄膜の研磨後に半導体基板を洗浄するための方法および装置を説明した。特定の装置、パラメータ、方法、および材料を含む特定の実施形態を説明したが、当業者ならば誰でも、本発明で開示した内容をもとに、これらの実施形態に様々な改良を加えることが可能である。したがって、これらの実施形態は単に説明のためのものであって、本発明を制限するためのものではなく、本発明は上記の実施形態に限られない。

Claims (11)
- 半導体基板を洗浄するための洗浄液であって、
約100ppm〜約2%の重量パーセントのクエン酸と、約100ppm〜約0.1%の重量パーセントの水酸化アンモニウム(NH 4 OH)とを脱イオン水に混合させることによって形成された溶液を含み、前記洗浄液は約2〜4のpH値を有する、洗浄液。 - 請求項1に記載の洗浄液であって、
前記脱イオン水における前記クエン酸の量は、約200ppm〜約0.2%の重量パーセントである、洗浄液。 - 請求項1に記載の洗浄液であって、
前記脱イオン水における前記水酸化アンモニウム(NH 4 OH)の量は、約200ppm〜約0.1%の重量パーセントである、洗浄液。 - 請求項1に記載の洗浄液であって、
前記洗浄液には、pH値を調整するために塩酸が加えられている、洗浄液。 - 請求項1に記載の洗浄液であって、
前記脱イオン水における前記クエン酸の量は約0.2重量パーセントであり、前記脱イオン水における前記水酸化アンモニウム(NH 4 OH)の量は、約0.02重量パーセントである、洗浄液。 - 請求項1に記載の洗浄液であって、さらに、
陰イオン表面活性剤を含む、洗浄液。 - 請求項6に記載の洗浄液であって、
前記洗浄液は、前記陰イオン表面活性剤を約50ppm〜約0.2%の重量パーセント含む、洗浄液。 - 半導体基板を洗浄するための洗浄液であって
脱イオン水に、
約0.2%の重量パーセントのクエン酸と、
約0.02%の重量パーセントの水酸化アンモニウム(NH 4 OH)と、
を混合させることによって形成された洗浄液であり、
前記洗浄液は、約4のpH値を有する、洗浄液。 - 請求項8に記載の洗浄液であって、
前記pH値は、塩酸を加えることによって調整されている、洗浄液。 - 請求項8に記載の洗浄液であって、
前記脱イオン水に陰イオン表面活性剤が混合されている、洗浄液。 - 請求項10に記載の洗浄液であって、
前記脱イオン水に混合された前記陰イオン表面活性剤の量は、約50ppm〜約0.2%の重量パーセントである、洗浄液。
