本発明は、固体撮像装置の製造方法にかかり、特にチップ上にマイクロレンズを一体化したチップサイズパッケージ(CSP)タイプの固体撮像装置に関する。

【従来の技術】
CCD(Charge Coupled Device)を含む固体撮像素子は、携帯電話やデジタルカメラなどへの適用の必要性から小型化への要求が高まっている。
そのひとつとして、半導体チップの受光エリアにマイクロレンズを設けた固体撮像装置が提案されている。このような中で、例えば、受光エリアにマイクロレンズを設けた固体撮像装置を、固体撮像装置の受光エリアとマイクロレンズとの間に気密封止部をもつように一体的に実装することにより、小型化をはかるようにした固体撮像装置が提案されている(特開平7−202152号公報)。

かかる構成によれば、実装面積の低減をはかることができ、また、気密封止部の表面に、フィルタ、レンズ、プリズムなどの光学部品を接着することが可能となり、マイクロレンズの集光能力の低下を招くことなく、実装サイズの小型化を図ることが可能となる。

【発明が解決しようとする課題】
しかしながら、このような固体撮像装置の実装に際しては、信号の外部への取り出しに際して、固体撮像装置を実装する支持基板上に搭載し、ボンディングなどの方法により電気的接続を図るとともに封止を行う必要がある。このように、工数が多いことから、実装に多大な時間を要するという問題があった。
本発明は、前記実情に鑑みてなされたもので、製造が容易でかつ信頼性の高い固体撮像装置の製造方法を提供することを目的とする。

そこで本発明では、半導体基板表面に複数の固体撮像素子を形成する工程と、
集光機能を有する光学部材に、スペーサを接合する工程と、

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照しつ説明する。

(第1の実施の形態)
この固体撮像装置は、図1(a)に断面図、図1(b)に要部拡大断面図を示すように、封止用カバーガラス自体に集光および結像機能をもたせ、光学部材を構成することにより、より小型化をはかるようにしたものである。
この封止用カバーガラス220は、モールドやエッチングあるいは透光性のポリカーボネート樹脂の表面にイオン移入により屈折率の異なるレンズ領域を形成する等の方法により形成される。固体撮像素子102の形成された半導体基板としてのシリコン基板101からなる固体撮像素子基板100表面に、このシリコン基板101の受光領域に相当して空隙Cをもつようにスペーサ203Sを介して光学部材としてのレンズ付きガラス基板220が接合されるとともに、このシリコン基板101の周縁がダイシングによって個別に分離され、シリコン基板101表面に形成されたボンディングパッドBPを介して、外部回路(図示せず)との電気的接続が達成されるように構成されている。

図2(a1)に示すように、イオン移入法によりレンズアレイを形成し、レンズアレイ付き封止用カバーガラス220を形成する。なおここでレンズアレイ付き封止用カバーガラス220はモールド、エッチングなどでも形成可能である。図2(a2)に示すように、スペーサ用のシリコン基板203に接着剤層202を形成し、図2(c)に示すように一体化する。
そしてフォトリソグラフィを用いたエッチング法により形成したレジストパターンをマスクとして、エッチングを行い、図2(d)に示すように、スペーサ203を形成した。
この後、図3(d)に示す工程で形成されたレンズアレイ付き封止用カバーガラス220のスペーサ203S表面に接着剤層207を形成する(図3(a)に示す)。

一方、図3(b)に示すように補強板701を形成してなる固体撮像素子基板、100を用意する。素子基板の形成に際しては、図3(b)に示すように、あらかじめ、シリコン基板101(ここでは4〜8インチウェハを用いる)を用意する。(図面では、一単位しか示していないが、1枚のウェハ上に複数の固体撮像素子が連続形成されている。)ここでこのシリコン基板101表面に、各固体撮像素子に分断するための分断線に相当する領域にエッチングなどの方法により切断溝を形成しておく等の方法により実装後の分断を容易にするようにしてもよい。
そして、通常のシリコンプロセスを用いて、チャンネルストッパ層を形成、チャネル領域を形成し、電荷転送電極・・などの素子領域102を形成する。また、表面に配線層を形成し、外部接続のために金層からなるボンディングパッドBPを形成する。

この後、図3(c)に示すように、各基板の周縁部に形成したアライメントマークによって位置合わせを行い、前述のようにして素子領域の形成された固体撮像素子基板100上に、スペーサ203Sが接着されたレンズアレイ付き封止用カバーガラス220を載置し、加熱することにより接着剤層207によって両者を一体化させる。この工程は真空中または窒素ガスなどの不活性ガス雰囲気中で実行するのが望ましい。

(第2の実施の形態)
次に本発明の第2の実施の形態について説明する。
本実施の形態では図4(a)および(b)に示すように、レンズアレイ付き封止用カバーガラス220を用意し、この裏面側にエッチングにより凹部225を形成しスペーサ223Sを一体形成したことを特徴とするものである。他部については前記実施の形態と同様に形成されている。

(第3の実施の形態)
次に本発明の第3の実施の形態について説明する。
まず本実施の形態では、図5(a)に示すように、レンズアレイ付きガラス基板220を用意する。
そして、図5(b)に示すように、このレンズアレイ付きガラス基板220の表面に、光造形法で光硬化性樹脂を形成し、スペーサ223Sを形成する。
このようにして容易に、スペーサを有するとともにスルーホールを形成した封止用カバーガラスを得ることができる。
あとは前記実施の形態で説明したのと同様に図3(a)乃至図3(c)に示した実装工程を実行し、固体撮像素子基板と貼り合わせを行い、ダイシングを行うことにより、図3(c)に示した固体撮像装置を得ることが可能となる。

(第4の実施の形態)
次に、本発明の第4の実施の形態について説明する。
前記第1の実施の形態では、レンズアレイ付き封止用カバーガラス220にシリコン基板を貼着し、これをパターニングするようにしたが、この例では、図6(a1)乃至(d)に示すように、レンズアレイ付き封止用カバーガラス220にエッチング法で形成されたスペーサ203Sを貼着してもよい。ここでも実装工程は前記第3の実施の形態と同様に固体撮像素子基板と貼りあわせを行い、ダイシングを行うことにより、固体撮像装置を得ることができる。

また図8(a)乃至(d)に示すように、周辺回路基板901を、異方性導電膜115を介して積層した固体撮像装置においてもレンズアレイ付き封止用カバーガラス220を適用することも可能である。他部については前記の実施の形態と同様に形成されている。
また、この周辺回路基板901の接続に際しても、これ以外に、超音波を用いた拡散接合、半田接合、熱圧着による共晶接合も有効である。さらには樹脂でアンダーフィルするようにしてもよい。

製造に際しては、スペーサにスルーホールを形成しスルーホール内に導体層を形成し、固体撮像素子基板およびレンズ付き封止用カバーガラス220を貼り合わせた後、スルーホールを含むダイシングラインで分割することにより容易に側壁配線が可能となる。他部については前記実施の形態と同様に形成されている。

なお、前記実施の形態では、封止用カバーグラスを構成するガラス基板とスペーサとの接合および固体撮像素子基板と封止用カバーガラスとの接合を、接着剤層を用いて行う方法について説明したが、全ての実施の形態において、スペーサと固体撮像素子基板表面がSiや金属や無機化合物の場合、接着剤を用いることなく、適宜、表面活性化常温接合で接合することもできる。カバーガラスがパイレックスで、スペーサがシリコンの場合,陽極接合も使用可能である。接着剤層を用いる場合、接着剤層としても、UV接着剤のみならず熱硬化性接着剤、半硬化性接着剤、熱硬化併用UV硬化性接着剤を用いても良い。

以上説明してきたように、本発明の固体撮像装置の製造方法によれば、レンズなどの光学部材付き透光性基板に対し、固体撮像素子基板をウェハレベルで位置決めし、外部取り出し用電極端子の形成を含めて、一括して実装することにより一体化してから、固体撮像素子ごとに分離するようにしているため、製造が容易でかつ信頼性の高い固体撮像装置を形成することが可能となる。
