【発明の属する技術分野】
本発明はLD(レーザダイオード),PD(フォトダイオード)等の光半導体素子を収容するための光半導体素子収納用パッケージおよび、光半導体素子を収容した後に光ファイバに光結合させた光半導体装置に関するものである。

【従来の技術】
従来の光半導体素子収納用パッケージの例を図10に斜視図で示す。また、この光半導体素子収納用パッケージにLD,PD等を収容した後に光ファイバに光結合させた光半導体装置の例を図11に斜視図で示す。

光半導体素子収納用パッケージは、上面に光半導体素子117が載置される載置部111aを有するとともに、外部電気回路基板(図示せず)にネジ止めされるように外周部に設けられたフランジ部111bを有する基体111と、基体111の上面に載置部111aを囲繞するように取着され、相対する一両側面に貫通孔または切欠き部から成る入出力端子取付部(以下、取付部という)112aを有するとともに相対する他両側面の略中央部に光ファイバ118を導入するための貫通孔から成る光ファイバ導入部(以下、導入部という)112cを有し、さらに導入部112cの相対する外側側面にパイプ取着部(以下、取着部という)112bを有する枠体112と、取着部112bを囲繞するように接合されるとともに光ファイバ118を導入部112cに導くためのパイプ113と、取付部112aに嵌着されるとともに上面にメタライズ層114aと外部入出力端子114bとを有する入出力端子114とから主に構成される。

また、光半導体装置は、載置部111aの上面に光半導体素子117,光ファイバ整列器(以下、整列器という)116が保持台115を介して載置されるとともに、光ファイバ118が導入部112cを介してパイプ113から光半導体素子117にかけて導入され、光ファイバ118を整列器116上面の略V字状のV溝116aに沿って前後させることにより光半導体素子117に光結合される。さらに、光結合した後にホルダー113aをパイプ113の先端面にYAG溶接等により溶接するとともに、蓋体119を枠体112の上面にYAG溶接またはロウ付けすることにより、光半導体素子収納用パッケージの内部が気密に封止された光半導体装置が完成する。

【発明が解決しようとする課題】
しかしながら、この光半導体装置は光半導体素子117を内部に気密に収容し、高速光通信等に用いられているが、大容量の情報を光伝送するために複数の光ファイバ118を光半導体素子収納用パッケージの内部に導入する場合に、複数の光ファイバ118を光半導体素子収納用パッケージ内部に導入し、さらに光半導体素子117に光結合させるのは作業上非常に煩雑である。具体的には、光ファイバ118を安定して載置固定する部位が整列器116のV溝116aの部位のみであるため、光ファイバ118が複数ある場合には、たとえ1本目の光ファイバ118が光結合できたとしても他の光ファイバ118を光結合させる際に1本目の光ファイバ118の光結合が損なわれるため、すなわち光軸がずれることがあるため全ての光ファイバ118の光軸を合わせるのは非常に困難であるという問題点があった。また、作業が非常に煩雑であるため光ファイバ118を折ってしまう可能性も高いという問題点もあった。

また、たとえ複数の光ファイバ118と光半導体素子117とを光結合できたとしても、その後にホルダー113aをパイプ113の先端面にYAG溶接する工程と、蓋体119を枠体112の上面に接合する工程との2工程が必要であり、その際の熱履歴により、光ファイバ118を歪ませる程度の応力が発生し、光半導体素子117と光ファイバ118との光結合がわずかながらも劣化するという問題点もあった。

さらに光半導体装置を外部電気回路基板にフランジ部111bを介してネジ止めした際に、ネジ止めによる応力が基体111から枠体112,パイプ113,ホルダー113aを介して光ファイバ118に伝わることにより光ファイバ118が歪み、光結合がさらに劣化するという問題点もあった。

そのため、光半導体素子117の作動性を良好とできず大容量の情報を光伝送できないという問題点があった。

これに対し、以上の問題点に鑑み考案され、本出願人が特願2002−253862号で出願した光半導体素子収納用パッケージを図8に斜視図で示す。また、この光半導体素子収納用パッケージにLD,PD等を収容した後に光ファイバに光結合させた光半導体装置を図9に斜視図で示す。

この光半導体素子収納用パッケージは、上面に光半導体素子17が載置される載置部11aを有する基体11と、この基体11の上面に載置部11aを囲繞するように取着され、側部の上面に光ファイバ18を通してロウ付けするための断面形状が略U字状の溝から成る光ファイバ導入部12cを有し、上面に蓋体19がロウ付けされる枠体12と、この枠体12の側部または基体11の枠体12の内側の部位に形成された貫通孔または切欠き部から成る入出力端子取付部14に嵌着された入出力端子14bとを具備したことを特徴としている。

このような構成により、光ファイバ18と光半導体素子17との光結合の作業性を非常に効率の高いものとできるとともに光ファイバ18を安定して載置固定でき、さらには熱履歴工程が1回で済むために光ファイバ18を歪ませる程度の応力が非常に小さくできる。そのため、複数の光ファイバ18と光半導体素子17との光信号の結合効率を良好とでき光半導体素子17を長期にわたり正常かつ安定に作動させることができる。

また、この光半導体素子収納用パッケージは、光ファイバ導入部12c上の光ファイバ18の外周面を略均一に覆うようにロウ付けでき、光ファイバ18が折れるのを有効に防止することができる。そのため、光ファイバ導入部12cにおける気密封止を良好とでき、光半導体素子17を長期にわたり正常かつ安定に作動させることができる。

そして、この光半導体素子収納用パッケージを用い、載置部11aに載置される光半導体素子17と、光ファイバ導入部12cに載置される光ファイバ18と、枠体12の上面にロウ材19aを介して接合され光半導体素子17および光ファイバ導入部12cを気密に封止する蓋体19とを具備した、大容量の情報を光伝送することの可能な光半導体装置を完成することができる。

しかしながら、この基体11の上面に載置部11aを囲繞するように取着され、側部の上面に光ファイバ18を通してロウ付けするための断面形状が略U字状の溝から成る光ファイバ導入部12cを有する枠体12と蓋体19とを、蓋体19にクラッドされたロウ材19aを溶融させ、溶融したロウ材19aを接合材として枠体12と蓋体19との間を封止する際に、枠体12の上面における気密封止に必要なロウ材19aの量が、断面形状が略U字状の溝から成る光ファイバ導入部12c付近と、それ以外の略U字状の溝が形成されていない枠体12の上面とでは異なるため、断面形状が略U字状の溝から成る光ファイバ導入部12cを有する封止部には、断面形状が略U字状の溝と光ファイバ18間を埋めるロウ材量分を多く確保する必要があるが、封止中に枠体12の内側および外側、とりわけ内側に向けてロウ材19aが過剰に流れ出しやすいことから、封止後の枠体12の上面と蓋体19との間に必要なロウ材量が不足することがあり、気密封止が困難になることがあるという、改善が望まれる問題点があった。

本発明は、上記問題点に鑑み完成されたものであり、その目的は、光半導体装置における蓋体を枠体にロウ付けにより接合する際に、枠体の上面と蓋体との間から枠体の内側へのロウ材の流出を抑制し、接合に必要なロウ材を確実に確保することで気密封止を良好なものとすることができ、光半導体素子を長期にわたり正常かつ安定に作動させることができる光半導体素子収納用パッケージを提供することにある。

【課題を解決するための手段】
本発明の第1の光半導体素子収納用パッケージは、光半導体素子が載置される基体と、前記半導体素子の載置部を囲繞するように取着されるとともに、上面に、前記半導体素子に光学的に結合される光ファイバが通されてロウ付けされる略U字溝形状の光ファイバ導入部を有し、蓋体がロウ付けされる枠体とを具備して成り、前記枠体の上面における内周に沿った前記光ファイバ導入部およびその両側の部位にガラス材もしくは樹脂材から成るコーティング層が形成されていることを特徴とするものである。

本発明の第1の光半導体素子収納用パッケージによれば、上記構成により、光ファイバ導入部およびその近傍における枠体の上面から内側への過剰なロウ材の流出を防止することができ、光ファイバ導入部における気密封止に必要なロウ材量を安定して保持することが可能であるため、光ファイバ導入部上の光ファイバの外周面を略均一に覆うようにロウ付けすることができる。その結果、光半導体素子収納用パッケージを安定して気密封止することができ、光半導体素子を長期にわたり正常かつ安定に作動させることができる。

これらにより、複数の光ファイバと光半導体素子との光信号の結合効率を良好なものとでき、光半導体素子を長期にわたり正常かつ安定に作動させることができるのはもちろん、10GHz以上の高周波信号を伝送損失を小さくして通すことができるものとなる。

また、本発明の光半導体素子収納用パッケージは、上記各構成において、前記コーティング層は、前記枠体の前記側面の上面の前記枠体の内周からの幅が10μm乃至3mmであるときには、光ファイバ導入部およびその近傍における枠体の上面から内側への過剰なロウ材の流出を有効に防止することができ、光ファイバ導入部における気密封止に必要なロウ材量を安定して保持することが可能であるため、光ファイバ導入部上の光ファイバの外周面を略均一に覆うようにロウ付けすることができ、ロウ材のボイドの発生を皆無とできるとともに光ファイバが折れるのを有効に防止することができる。そのため、光ファイバ導入部における気密封止を良好なものとすることができ、光半導体素子を長期にわたり正常かつ安定に作動させることができる。

本発明の光半導体装置は、上記構成の本発明の光半導体素子収納用パッケージと、前記基体に載置された光半導体素子と、該光半導体素子に光学的に結合されるとともに前記光ファイバ導入部に通されてロウ付けされた光ファイバと、前記枠体の前記上面にロウ付けされた、蓋体とを具備していることを特徴とするものである。

本発明の光半導体装置によれば、上記構成により、従来のように複数の光ファイバと光半導体素子とを光結合した後に、ホルダーをパイプの先端面にYAG溶接する工程と、蓋体を枠体の上面に接合する工程との2工程が不要となり、その際の熱履歴により、光ファイバを歪ませる程度の応力が発生し、光半導体素子と光ファイバとの光結合が劣化するようなことがないため、光半導体素子の作動性を良好とすることができ、大容量の情報を光伝送することの可能な光半導体装置を提供することができる。

【発明の実施の形態】
本発明の光半導体素子収納用パッケージを以下に詳細に説明する。図1は本発明の第1の光半導体素子収納用パッケージの実施の形態の一例を示す斜視図であり、図2はその光ファイバ導入部の周辺部の部分拡大斜視図である。

図1および図2において、1は基体、2は枠体、4は入出力端子であり、これら基体1,枠体2および入出力端子4で、光半導体素子を収容する容器が基本的に構成される。

基体1は、光半導体素子を支持するための支持部材ならびに光半導体素子から発せられる熱を放散するための略四角形の放熱板として機能し、その上面の略中央部に光半導体素子を載置するための載置部1aを有している。また、基体1の外周部には、外部電気回路基板(図示せず)とネジ止めできるように、基体1を枠体2の外側に延出させてネジ穴を設けた、フランジ部1bを有していることが好ましい。

基体1は、鉄(Fe)−ニッケル(Ni)−コバルト(Co)合金や銅(Cu)−タングステン(W)合金等の金属材料から成る板状体であり、例えばFe−Ni−Co合金から成る場合は、そのインゴットに圧延加工や打ち抜き加工等の金属加工法を施すことによって所定の形状に製作される。

なお、基体1の表面には、耐蝕性に優れかつロウ材との濡れ性に優れる金属、具体的には厚さ0.5μm乃至9μmのNi層と、厚さ0.5μm乃至5μmのAu層とを順次メッキ法により被着させておくのが良く、これにより、基体1が酸化腐食するのを有効に防止できるとともに、基体1の上面に光半導体素子および枠体2をロウ材により強固に接着固定することができるものとなる。

また、基体1は、その上面に光半導体素子が載置される載置部1aを囲繞するように四角形等の枠形状の枠体2が接合されており、枠体2の内側に光半導体素子を収容するための空所が形成される。

この枠体2は、基体1と同様に金属材料から成り、基体1と同様の加工法で、少なくとも1つの側部に貫通孔または切欠き部から成る入出力端子取付部2aを、また他の側部の上面の略中央部に光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る少なくとも1つの光ファイバ導入部2cを有するものに加工される。

枠体2は、例えばFe−Ni−Co合金から成る場合は、そのインゴットに圧延加工や打ち抜き加工等の金属加工法を施すことによって所定の枠形状に製作される。また、枠体2の基体1への取着は、基体1の上面と枠体2の下面とを、基体1の上面に敷設した、適度な体積を有するプリフォームとされた銀(Ag)ロウ等のロウ材を介してロウ付け接合することによって行なわれる。さらに、基体1と同様に、枠体2の表面、特に光ファイバ導入部2cおよびその近傍の枠体2の側部の上面に、厚さ0.5μm乃至9μmのNi層と厚さ0.5μm乃至5μmのAu層とを順次メッキ法によりロウ付け用のメッキ層として被着させておくのが良い。

本発明の光半導体素子収納用パッケージにおける光ファイバ導入部2cは、少なくとも一本の光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る。この光ファイバ導入部2cは、光ファイバを安定して固定し保持する機能を有するとともに、基体1をフランジ部1bにより外部電気回路基板にネジ止めする場合においても、ネジ止めによりフランジ部1bに発生して光ファイバに伝わる応力を非常に小さくし得る機能を有する。さらに、光ファイバ導入部2cは、その内側に光ファイバを通してロウ付けすることによって固定した際に光ファイバの外周面を略均一にロウ材で覆うことが可能な形状であるため、ロウ材が溶融して光ファイバの外周面と光ファイバ導入部2cとの間を封止する際に発生するロウ材中のボイドの原因となる光ファイバ導入部2cに存在しているエアを外部へ抜けやすくする作用があるので、そのロウ材中のボイドの発生を皆無とし、光ファイバ導入部2cにおける気密封止を良好とする機能も有するものである。

本発明の第2の光半導体素子収納用パッケージは、上面に光半導体素子が載置される載置部1aを有する基体1と、この基体1の上面に載置部1aを囲繞するように取着され、側部の上面に光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る光ファイバ導入部2cを有し、上面に蓋体9がロウ付けされる枠体2と、基体1の載置部1aから下面にかけて導出された入出力端子導体4cとを具備することが重要である。

本発明の第2の光半導体素子収納用パッケージによれば、上面に光半導体素子が載置される載置部1aを有する基体1と、この基体1の上面に載置部1aを囲繞するように取着され、側部の上面に光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る光ファイバ導入部2cを有し、上面に蓋体9がロウ付けされる枠体2と、基体1の載置部1aから下面にかけて導出された入出力端子導体4cとを具備したことから、光ファイバを導入部2cに仮固定してパッケージの内部に載置される光半導体素子と正確に光結合させることができるので、少なくとも一本の光ファイバと光半導体素子との光結合の作業性を非常に効率の高いものとできるとともに、少なくとも一本の光ファイバを安定して固定し保持することができる。また、蓋体9を枠体2の上面にロウ付けするのと同時に、同一の熱履歴によって光ファイバ導入部2cと光ファイバとの間の気密封止が実現できることから、熱履歴工程が1回で済むために、熱履歴が加わる毎に発生する応力を光ファイバを歪ませる程度に至らない大きさにまで非常に小さくすることができる。

また、これらに加えて、基体1の載置部1aから下面にかけて導出された入出力端子導体4cを具備することから、この導出のために基体1の内部に形成される配線導体について、W(タングステン),Mo(モリブデン)−Mn(マンガン)等の金属を自由に選定し、またスクリーン印刷法等により配線導体の幅,長さ,厚みを自由に調整することができるので、配線導体全体のインピーダンスを所望の値に整えることができ、それにより10GHz以上の高周波信号の挿入損失や反射損失を抑制でき、10GHz以上の高周波信号を伝送損失を小さくして通すことが可能となる。

これらにより、複数の光ファイバと光半導体素子との光信号の結合効率を良好なものとでき、光半導体素子を長期にわたり正常かつ安定に作動させることができるのはもちろん、10GHz以上の高周波信号を伝送損失を小さくして通すことができるものとなる。

また、本発明の光半導体素子収納用パッケージにおいては、枠体2は、光ファイバ導入部2cおよびその両側の側部の上面の枠体2の内周に沿った部位に硝子材もしくは樹脂材から成るコーティング層10が形成されていることが重要である。これにより、光ファイバ導入部2cおよびその近傍における枠体2の上面から内側への過剰なロウ材の流出を防止することができ、光ファイバ導入部2cにおける気密封止に必要なロウ材量を安定して保持することが可能であるため、光ファイバ導入部2c上の光ファイバの外周面を略均一に覆うようにロウ付けすることができる。その結果、光半導体素子収納用パッケージを安定して気密封止することができ、光半導体素子を長期にわたり正常かつ安定に作動させることができる。

なお、コーティング層10を形成するガラス材もしくは樹脂材には、ロウ付けに用いるロウ材に応じて種々のものが使用でき、例えば、ロウ材として金(Au)−錫(Sn)合金を使用する場合であれば、一例として、ガラス材をコーティング材として使用する場合は酸化鉛系ガラス等を、樹脂材をコーティング材として使用する場合は紫外線硬化エポキシ樹脂や熱硬化性エポキシ樹脂等を使用すればよい。

また、これらガラス材もしくは樹脂材によりコーティング層10を形成するには、ディスペンス法やスクリーン印刷法により塗布されたガラス材または樹脂材を硬化させる方法や、プリフォーム化された状態のガラス材または樹脂材を溶融させた後、硬化させる方法で形成すればよい。なお、ガラス材をコーティング層10として使用する場合には、コーティング層10として使用するガラス材とコーティングしたい箇所との密着性を良くするために、コーティングしたい箇所を非メッキ部としておくことが好ましい。

また、コーティング層10は、光ファイバ導入部2cおよびその両側の側部の上面の枠体2の内周に沿った部位に設けられていれば、図1および図2に示すように、そのコーティング層10を延長するようにして枠体2の上面の内周に沿った全周にわたって設けても構わない。光ファイバ導入部2cおよびその両側の側部の上面の枠体2の内周に沿った部位のみに設ける場合は、光ファイバ導入部2cの両側には少なくとも光ファイバ導入部2cおよびその両側の側部の上面の、枠体2の内周に沿った10μm以上ずつの長さの範囲に所定の幅でコーティング層10を設ければよい。

これにより、メッキ層へのロウ材の濡れ性に対し、コーティング層10とのロウ材の濡れ性は非常に悪いものとなる。すなわち、コーティング部10とロウ材間には、合金層もしくはアンカー効果等による結合ができないことから、ロウ材の流れ防止部として機能するものとなる。

本発明の光半導体素子収納用パッケージにおけるコーティング部10は、図2に部分拡大斜視図を示すように、その枠体2の側部の上面における枠体2の内周からの幅Aが、10μm乃至3mmであることが好ましい。また、枠体2の内側面にも枠体2の内周縁に沿って同様のコーティング層を設ける場合は、その枠体2の内周面における枠体2の内周縁からの深さBが10μm以上であることが好ましい。

幅Aが10μm未満の場合は、封止後においてロウ材が枠体2の上面から内側に過剰に流れ出すことを有効に防止できないようになるため、光ファイバの外周面を略均一に覆うためのロウ材の絶対量が不足することとなり、光ファイバの外周面を略均一に覆うようにロウ付けできなくなって、光ファイバ導入部2cにおける気密封止を良好とできず光半導体素子を気密封止できない傾向がある。一方、幅Aが3mmを超える場合は、光ファイバを光ファイバ導入部2cの略中央部に載置固定した部分から枠体2の内周面までの固定されていない部分の距離が長くなり、光ファイバ導入部2cの周辺部における光ファイバ断面の中心点と、光軸調整用として機能するV溝(後述する図3に示す)に載置固定された光ファイバ断面の中心点とが位置ずれを起こし易くなり、光ファイバに応力が発生して折れ易くなり、光半導体装置としての信頼性が非常に低くなるという問題点が発生する傾向がある。

また、深さBが10μm未満の場合は、枠体2の上面の非形成部10と相まって封止後においてロウ材が枠体2の上面から過剰に流れ出すことを有効に防止するには不十分となる傾向がある。一方、深さBには特に上限値はないが、通常は、コーティング層10の形成時間や形成コストの面から150μm程度までとしておくことが好ましい。

また、枠体2の入出力端子取付部2aには、光半導体素子収納用パッケージと外部電気回路基板との電気的接続を行なうための入出力端子4が嵌着される。この入出力端子4は、その一部に形成されたメタライズ層4aと光半導体素子とをボンディングワイヤ(図示せず)等で接続することにより、光半導体素子に高周波信号を入出力する機能を有する。

また、光ファイバ導入部2cの奥行き、すなわち枠体2の厚さは0.7乃至1.8mm程度が好ましい。奥行きが0.7mm未満の場合は光ファイバを安定して固定し保持することが困難となり、一方、1.8mmを超える場合は、光ファイバが固定され保持される部位のロウ付け面積が広くなるため、光ファイバと光ファイバ導入部2cとの間にロウ付け後に発生する残留応力が非常に大きいものとなり、光ファイバに外力が加わると光ファイバ導入部2cにおける光ファイバの周囲のロウ材にクラック等の機械的な破壊が発生し易くなって、光半導体素子を気密に封止することが困難となる傾向がある。

また、枠体2の入出力端子取付部2aには、光半導体素子収納用パッケージの内部と外部電気回路基板との間の電気的接続を行なうための入出力端子4が嵌着される。この入出力端子4は、例えば図1に示すように、高周波信号を伝送する線路導体およびグランド機能を有する接地導体としての複数のメタライズ層4aが枠体2の内外を導通するように形成された直方体状の誘電体板から成る平板部と、この平板部の状面にメタライズ層4aを間に挟んで接合され、枠体2内外を遮断するように形成された略直方体状の誘電体板から成る立壁部とから成り、その平板部の上面に形成されたメタライズ層4aと光半導体素子とをボンディングワイヤ(図示せず)等で接続することにより、光半導体素子に高周波信号を入出力する機能を有する。この平板部や立壁部の誘電体材料には、その誘電率や熱膨張係数等の要求される特性に応じて、アルミナ(Al2O3)セラミックスや窒化アルミニウム(AlN)セラミックス等が適宜選定される。
