【発明の属する技術分野】
本発明はLD(レーザダイオード),PD(フォトダイオード)等の光半導体素子を収容するための光半導体素子収納用パッケージおよび、光半導体素子を収容した後に光ファイバに光結合させた光半導体装置に関するものである。

【従来の技術】
従来の光半導体素子収納用パッケージの例を図8に斜視図で示す。また、この光半導体素子収納用パッケージにLD,PD等を収容した後に光ファイバに光結合させた光半導体装置の例を図9に斜視図で示す。

光半導体素子収納用パッケージは、上面に光半導体素子17が載置される載置部11aを有するとともに、外部電気回路基板(図示せず)にネジ止めされるように外周部に設けられたフランジ部11bを有する基体11と、基体11の上面に載置部11aを囲繞するように取着され、相対する一両側面に貫通孔または切欠き部から成る入出力端子取付部(以下、取付部という)12aを有するとともに相対する他両側面の略中央部に光ファイバ18を導入するための貫通孔から成る光ファイバ導入部(以下、導入部という)12cを有し、さらに導入部12cの相対する外側側面にパイプ取着部(以下、取着部という)12bを有する枠体12と、取着部12bを囲繞するように接合されるとともに光ファイバ18を導入部12cに導くためのパイプ13と、取付部12aに嵌着されるとともに上面にメタライズ層14aと外部入出力端子14bとを有する入出力端子14とから主に構成される。

また、光半導体装置は、載置部11aの上面に光半導体素子17,光ファイバ整列器(以下、整列器という)16が保持台15を介して載置されるとともに、光ファイバ18が導入部12cを介してパイプ13から光半導体素子17にかけて導入され、光ファイバ18を整列器16上面の略V字状のV溝16aに沿って前後させることにより光半導体素子17に光結合される。さらに、光結合した後にホルダー13aをパイプ13の先端面にYAG溶接等により溶接するとともに、蓋体19を枠体12上面にYAG溶接またはロウ付けすることにより、光半導体素子収納用パッケージの内部が気密に封止された光半導体装置が完成する。この光半導体装置は、光半導体素子17を内部に気密に収容し、高速光通信等に用いられる。

【発明が解決しようとする課題】
しかしながら、大容量の情報を光伝送するために複数の光ファイバ18を光半導体素子収納用パッケージの内部に導入する場合に、複数の光ファイバ18を光半導体素子収納用パッケージの内部に導入し、さらに光半導体素子17に光結合させるのは作業上非常に煩雑である。具体的には、光ファイバ18を安定して載置固定する部位が整列器16のV溝16aの部位のみであるため、光ファイバ18が複数ある場合には、たとえ1本目の光ファイバ18が光結合できたとしても他の光ファイバ18を光結合させる際に1本目の光ファイバ18の光結合が損なわれるため、すなわち光軸がずれることがあるため全ての光ファイバ18の光軸を良好に合わせるのは非常に困難であるという問題点があった。また、作業が非常に煩雑であるため、作業中に光ファイバ18を折ってしまう可能性も高いという問題点もあった。

また、たとえ複数の光ファイバ18と光半導体素子17とを光結合できたとしても、その後にホルダー13aをパイプ13の先端面にYAG溶接する工程と、蓋体19を枠体12の上面に接合する工程との2工程が必要であり、その際の熱履歴により、光ファイバ18を歪ませる程度の応力が発生し、光半導体素子17と光ファイバ18との光結合がわずかながらも劣化するという問題点もあった。

そのため、従来の光半導体素子収納用パッケージおよび光半導体装置においては、光半導体素子17の作動性を良好とできず大容量の情報を光伝送できないことがあるという問題点があった。

本発明は、上記問題点に鑑み完成されたものであり、その目的は、一本の光ファイバはもちろんのこと複数の光ファイバと光半導体素子との光信号の結合効率をも良好なものとすることができ、光半導体素子を長期にわたり正常かつ安定に作動させ得るものとすることができる光半導体素子収納用パッケージおよび光半導体装置を提供することにある。

【課題を解決するための手段】
本発明の第1の光半導体素子収納用パッケージは、上面に光半導体素子が載置される載置部を有する基体と、この基体の上面に前記載置部を囲繞するように取着され、側部の上面に光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る光ファイバ導入部を有し、上面に蓋体がロウ付けされる枠体と、該枠体の側部または前記基体の前記枠体の内側の部位に形成された貫通孔または切欠き部から成る入出力端子取付部に嵌着された入出力端子とを具備したことを特徴とするものである。

本発明の第1の光半導体素子収納用パッケージによれば、上面に光半導体素子が載置される載置部を有する基体と、この基体の上面に載置部を囲繞するように取着され、側部の上面に光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る光ファイバ導入部を有し、上面に蓋体がロウ付けされる枠体と、この枠体の側部または基体の枠体の内側の部位に形成された貫通孔または切欠き部から成る入出力端子取付部に嵌着された入出力端子とを具備したことから、従来のように光ファイバをパイプを介して光半導体素子収納用パッケージの内部に導入する必要がなく、また光ファイバを導入部に仮固定してパッケージの内部に載置される光半導体素子と正確に光結合させることができるので、少なくとも一本の光ファイバと光半導体素子との光結合の作業性を非常に効率の高いものとできるとともに少なくとも一本の光ファイバを安定して固定し保持することができる。また、光ファイバを枠体上部の光ファイバ導入部に通してロウ付けすることにより、従来のように蓋体を枠体の上面にYAG溶接またはロウ付けするとともに、パイプを介して光半導体素子収納用パッケージの内部に導入された光ファイバをYAG溶接等により溶接することが不要となり、蓋体を枠体の上面にロウ付けするのと同時に、同一の熱履歴によって光ファイバ導入部と光ファイバとの間の気密封止が実現できることから、熱履歴工程が1回で済むために、熱履歴が加わる毎に発生する応力を光ファイバを歪ませる程度に至らない大きさにまで非常に小さくすることができる。そのため、複数の光ファイバと光半導体素子との光信号の結合効率を良好なものとでき、光半導体素子を長期にわたり正常かつ安定に作動させることができるものとなる。

【発明の実施の形態】
本発明の光半導体素子収納用パッケージを以下に詳細に説明する。図1は本発明の第1の光半導体素子収納用パッケージの実施の形態の一例を示す斜視図であり、図2はその光ファイバ導入部の周辺部の部分拡大斜視図である。

図1および図2において、1は基体、2は枠体、4は入出力端子であり、これら基体1,枠体2および入出力端子4で、光半導体素子を収容する容器が基本的に構成される。

基体1は、光半導体素子を支持するための支持部材ならびに光半導体素子から発せられる熱を放散するための略四角形の放熱板として機能し、その上面の略中央部に光半導体素子を載置するための載置部1aを有している。また、基体1の外周部には、外部電気回路基板(図示せず)とネジ止めできるように、基体1を枠体2の外側に延出させてネジ穴を設けた、フランジ部1bを有していることが好ましい。

基体1は、鉄(Fe)−ニッケル(Ni)−コバルト(Co)合金や銅(Cu)−タングステン(W)合金等の金属材料から成る板状体であり、例えばFe−Ni−Co合金から成る場合は、そのインゴットに圧延加工や打ち抜き加工等の金属加工法を施すことによって所定の形状に製作される。

なお、基体1の表面には耐蝕性に優れかつロウ材との濡れ性に優れる金属、具体的には厚さ0.5μm乃至9μmのNi層と、厚さ0.5μm乃至5μmのAu層とを順次メッキ法により被着させておくのが良く、これにより、基体1が酸化腐食するのを有効に防止できるとともに、基体1の上面に光半導体素子および枠体2をロウ材により強固に接着固定することができるものとなる。

また、基体1は、その上面に光半導体素子が載置される載置部1aを囲繞するように四角形等の枠形状の枠体2が接合されており、枠体2の内側に光半導体素子を収容するための空所が形成される。

この枠体2は、基体1と同様に金属材料から成り、基体1と同様の加工法で、少なくとも1つの側部に貫通孔または切欠き部から成る入出力端子取付部2aを、また他の側部の上面の略中央部に光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る少なくとも1つの光ファイバ導入部2cを有するものに加工される。

枠体2は、例えばFe−Ni−Co合金から成る場合は、そのインゴットに圧延加工や打ち抜き加工等の金属加工法を施すことによって所定の枠形状に製作される。また、枠体2の基体1への取着は、基体1の上面と枠体2の下面とを、基体1の上面に敷設した、適度な体積を有するプリフォームとされた銀(Ag)ロウ等のロウ材を介してロウ付け接合することによって行なわれる。さらに、基体1と同様に、枠体2の表面に厚さ0.5μm乃至9μmのNi層と厚さ0.5μm乃至5μmのAu層とを順次メッキ法により被着させておくのが良い。

本発明の光半導体素子収納用パッケージにおける光ファイバ導入部2cは、少なくとも一本の光ファイバを通してロウ付けするための断面形状が略U字状の溝から成る。この光ファイバ導入部2cは、光ファイバを安定して固定し保持する機能を有するとともに、基体1をフランジ部1bにより外部電気回路基板にネジ止めする場合においても、ネジ止めによりフランジ部1bに発生して光ファイバに伝わる応力を非常に小さくし得る機能を有する。さらに、光ファイバ導入部2cは、その内側に光ファイバを通してロウ付けすることによって固定した際に光ファイバの外周面を略均一にロウ材で覆うことが可能な形状であるため、ロウ材が溶融して光ファイバの外周面と光ファイバ導入部2cとの間を封止する際に発生するロウ材中のボイドの原因となる光ファイバ導入部2cに存在しているエアを外部へ抜けやすくする作用があるので、そのロウ材中のボイドの発生を皆無とし、光ファイバ導入部2cにおける気密封止を良好とする機能も有するものである。

開口の幅Aがr+5μm未満の場合は、光ファイバの外周面を略均一に覆うようにロウ付けできなくなり、ロウ材中のボイドの発生を皆無とできなくなって、光ファイバ導入部2cにおける気密封止を良好なものとできなくなり、光半導体素子を気密封止することが困難となる。一方、開口の幅Aがr+200μmを超える場合は、光ファイバを光ファイバ導入部2cの略中央部に安定して固定することが困難となるため、光ファイバ導入部2cにおける光ファイバの断面の中心点と、光軸調整用として機能する、載置部1aに保持台を介して光半導体素子とともに載置される光ファイバの整列器のV溝に載置固定された光ファイバの断面の中心点とが位置ずれを起こすようになる。そのため、光ファイバに応力が発生して折れ易くなり、この光半導体素子収納用パッケージを用いた光半導体装置の信頼性が非常に低くなるという問題点を生じることとなる。

また、深さBがr+5μm未満の場合は、光ファイバの外周面を略均一に覆うようにロウ付けできなくなり、ロウ材中のボイドの発生を皆無とできなくなって、光ファイバ導入部2cにおける気密封止を良好なものとできなくなり、光半導体素子を気密封止することが困難となる。一方、深さBがr+200μmを超える場合は、枠体2を基体1の上面に接合した際のそれぞれの熱膨張係数差に起因した枠体2および基体1の反りや捻れによって発生した歪みをネジ止めにより平坦に戻そうとする応力が、基体1から枠体2の光ファイバ導入部2cおよびロウ材を介して光ファイバ8に伝わるようになるので、基体1をフランジ部1bにより外部電気回路基板にネジ止め固定した際に、光ファイバを折れ易くする程度の応力が基体1から光ファイバ導入部2c,ロウ材を介して光ファイバ8に伝わることになり、この光半導体素子収納用パッケージを用いた光半導体装置の信頼性が非常に低くなるという問題点を生じることとなる。

また、光ファイバ導入部2cの奥行き、すなわち枠体2の厚さは0.7乃至1.8mm程度が好ましい。奥行きが0.7mm未満の場合は光ファイバを安定して固定し保持することが困難となり、一方、1.8mmを超える場合は、光ファイバが固定され保持される部位のロウ付け面積が広くなるため、光ファイバと光ファイバ導入部2cとの間にロウ付け後に発生する残留応力が非常に大きいものとなり、光ファイバに外力が加わると光ファイバ導入部2cにおける光ファイバの周囲のロウ材にクラック等の機械的な破壊が発生し易くなって、光半導体素子を気密に封止することが困難となる傾向がある。

また、枠体2の入出力端子取付部2aには、光半導体素子収納用パッケージの内部と外部電気回路基板との間の電気的接続を行なうための入出力端子4が嵌着される。この入出力端子4は、例えば図1に示すように、高周波信号を伝送する線路導体およびグランド機能を有する接地導体としての複数のメタライズ層4aが枠体2の内外を導通するように形成された直方体状の誘電体板から成る平板部と、この平板部の状面にメタライズ層4aを間に挟んで接合され、枠体2内外を遮断するように形成された略直方体状の誘電体板から成る立壁部とから成り、その平板部の上面に形成されたメタライズ層4aと光半導体素子とをボンディングワイヤ(図示せず)等で接続することにより、光半導体素子に高周波信号を入出力する機能を有する。この平板部や立壁部の誘電体材料には、その誘電率や熱膨張係数等の要求される特性に応じて、アルミナ(Al2O3)セラミックスや窒化アルミニウム(AlN)セラミックス等が適宜選定される。

この入出力端子4は、メタライズ層4aとなるタングステン(W),モリブデン(Mo),マンガン(Mn)等の粉末に有機溶剤,溶媒を添加混合して得た金属ペーストを、平板部や立壁部となる原料粉末に適当な有機バインダや溶剤等を添加混合しペースト状と成し、このペーストをドクターブレード法やカレンダーロール法によって成されたセラミックグリーンシートに、予め従来周知のスクリーン印刷法により所望の形状に印刷,塗布し、約1600℃の高温で焼結することにより製作される。

また、枠体2の外側に位置するメタライズ層4aの上面には、それぞれ光半導体素子収納用パッケージと外部電気回路基板とを電気的に接続する外部入出力端子4bがAgロウ等のロウ材を介して接合される。この外部入出力端子4bには、入出力端子4との接合を強固なものとするために、入出力端子4の熱膨張係数に近似する金属部材が用いられる。例えば、入出力端子4の平板部がAl2O3セラミックスから成る場合は、外部入出力端子4bにはFe−Ni−Co合金やFe−Ni合金が用いられる。

このような本発明の光半導体素子収納用パッケージを用いて、図3にその実施の形態の一例を斜視図で示すように、載置部1aの上面に光半導体素子7,整列器6が保持台5を介して載置されるとともに、光ファイバ8が、光ファイバ導入部2cを通してロウ付けされることによって外部から光半導体素子7にかけて導入され、その光ファイバ8の端部を整列器6の上面の略V字状のV溝6aに載置しそれに沿って前後させることにより、光半導体素子7に光結合される。さらに、その後に下面に金(Au)−錫(Sn)ロウ材等の低温ロウ材9aがクラッドされている蓋体9を、光ファイバ導入部2cを含む枠体2の上面にロウ付けすることにより、光半導体素子収納用パッケージの内部が気密に封止された本発明の光半導体装置が完成する。

なお、この光半導体装置において、光ファイバ導入部2cを介して導入される光ファイバ8の光ファイバ導入部2cに位置する部位の保護膜(樹脂等)を剥がして石英ガラス(光ファイバ8の芯線)を露出させるとともに、露出させた光ファイバ8の芯線の外周の全面にNi,Au等のメッキ膜を順次被着させておくことにより、光ファイバ8の外周面がメッキ膜およびロウ材を介して光ファイバ導入部2cおよび蓋体9に良好にロウ付けされ、光ファイバ導入部2cが気密封止されることになる。そして、この光半導体装置は、従来のように、複数の光ファイバと光半導体素子とを光結合した後、ホルダーをパイプの先端面にYAG溶接する工程と、蓋体を枠体の上面に接合する工程との2工程が不要となり、その際の熱履歴により、光ファイバを歪ませる程度の応力が発生して光半導体素子と光ファイバとの光結合が劣化するようなことがないことから、光半導体素子7の作動性を良好とすることができ、大容量の情報を光伝送することが可能なものとなる。
