Further, according to the present invention, when the chemical liquid ejected into the internal treatment tank flows into the intermediate tank, the flow rate of the chemical liquid that has flowed into the external treatment tank is regulated by the flow regulating means. Most of the chemical liquid flowing into the tank is collected via the intermediate drain pipe, and the flow rate of the chemical liquid flowing out from the intermediate tank to the external processing tank is very small. Therefore, the chemical liquid from the slit of the external processing tank is reduced. Outflow, and even if the height (depth) of the internal treatment tank is relatively high (depth), it is possible to prevent bubbles containing oxygen or the like from being caught in the recovered chemical liquid. it can.
