この発明は、メッキ処理やエッチング処理等を行う化学処理装置およびそれを用いた化学処理方法に関する。

【従来の技術】
化学処理装置の1つであるメッキ処理装置には、BGA、CSP、COF等の半導体技術において、表面に銅やアルミニウム等からなるリード配線等の表面層を有する長尺なテープを縦にしてつまりテープ幅方向を垂直にして搬送しながら、テープの表面層に対して金や銅、ニッケル等の電解メッキ処理を行うようにしたものがある。

図11は従来のこのようなメッキ処理装置の一例の概略構成図を示したものである。このメッキ装置では、複数のメッキ処理部1が直列に配置されている。メッキ処理部1は、図12および図13に示すように、外部処理槽2を備えている。外部処理槽2内の中央部には内部処理槽3が設けられ、外部処理槽2の上部には蓋4が設けられている。この場合、外部処理槽2の底部は内部処理槽3の底部を兼ねている。外部処理槽2の図12および図13における左側壁および右側壁の各所定の箇所には縦長の矩形孔からなるスリット5、6が設けられている。内部処理槽3の図12および図13における左側壁および右側壁の各所定の箇所には縦長の溝からなるスリット7、8が設けられている。内部処理槽3の図13における上側壁および下側壁は左側壁および右側壁よりもやや低くなっており(図12参照)、これらの低くなった部分はオーバーフロー部9となっている。内部処理槽3内の所定の箇所にはアノード電極10が設けられている。

各外部処理槽2間および図11における最も左側の外部処理槽2の左側に設けられたローラ室(図示せず)内には搬送ローラ11および電極ローラ(カソード電極)12が互いに対向して設けられている。図11における最も左側のローラ室の左側には供給リール(図示せず)が設けられている。供給リールには、銅やアルミニウム等の金属箔からなり、回路パターンおよび回路パターンを接続するメッキ用パターンが表面層として形成されたテープ13が巻回されている。

供給リールから繰り出されたテープ13は、複数のメッキ処理部1を順次通過した後、図11における最も右側のメッキ処理部1の右側に設けられた巻取リール(図示せず)に巻き取られるようになっている。この場合、テープ13は、各メッキ処理部1において、ローラ室内の搬送ローラ11と電極ローラ12との間、外部処理槽2のスリット5、内部処理槽3のスリット7、8および外部処理槽2のスリット6を順次通過するようになっている。また、図示していないが、電極ローラ12によるテープ13の表面層に対する接触不良を防止してスパークが発生しないようにするために、純水タンク内の純水をポンプで汲み上げてシャワーで電極ローラ12とテープ13との接触部に吹き付け、ローラ室内の吹き付け後の純水をドレイン管を介して純水タンク内に回収するようになっている。

内部処理槽3の底部中央部には供給管21の一端部が接続されている。各供給管21の途中には流量センサ22およびポンプ23が介在されている。ポンプ23は、流量センサ22の流量信号に基づく制御部24の制御により駆動されるようになっている。各供給管21の他端部は、共通供給管25を介して共通メッキ液タンク26に接続されている。共通メッキ液タンク26内にはメッキ液27が収容されている。外部処理槽2のスリット5、6と内部処理槽3のスリット7、8との間における外部処理槽2の底部にはドレイン管28、29の一端部が接続されている。各ドレイン管28、29の他端部は、共通ドレイン管30を介して共通メッキ液タンク26に接続されている。

次に、このメッキ処理装置の動作について説明する。供給リールから繰り出されたテープ13は、複数の搬送ローラ11が所定の方向に回転されると、複数の内部処理槽3内を順次通過して巻取リールに巻き取られる。このとき、各ポンプ23が駆動すると、共通メッキ液タンク26内のメッキ液27は共通供給管25および各供給管21を介して各内部処理槽3内に噴出され、各内部処理槽3内を通過中のテープ13の表面層に当てられる。そして、アノード電極10と電極ローラ12との間にメッキ電流が流れると、各内部処理槽3内を通過中のテープ13の表面層にメッキが施される。各内部処理槽3内に噴出されたメッキ液27は、各内部処理槽3のオーバーフロー部9からオーバーフローして各外部処理槽2内に流出し、各ドレイン管28、29および共通ドレイン管30を介して共通メッキ液タンク26内に回収される。

ここで、外部処理槽2のスリット5、6および内部処理槽3のスリット7、8の幅は、テープ13の厚さよりもかなり大きく、例えば10mm程度となっている。このようにスリット5〜8の幅を大きくしているのは、テープ13が内部処理槽3内に噴出されたメッキ液27中で踊っても、テープ13の表面層がスリット5〜8の各内壁面に接触しないようにするためである。この結果、各内部処理槽3内に噴出されたメッキ液27は、各内部処理槽3のオーバーフロー部9からオーバーフローして外部処理槽2内に流出するばかりでなく、各内部処理槽3のスリット7、8からも各外部処理槽2内に流出する。

一方、テープ13としては、一般的に、幅35mm、48mm、70mmのものを用いている。このようなテープ13の場合には、幅が比較的小さいので、内部処理槽3の高さ(深さ)は比較的低く(浅く)てよく、スリット7、8の上下方向の長さも比較的短くてよい。このため、内部処理槽3のスリット7、8から外部処理槽2内に流出するメッキ液27の量が比較的少なくて流出の勢いも比較的弱く、外部処理槽2のスリット5、6からローラ室内に流出することはほとんどない。

ところで、最近では、テープとして、例えば幅158mmと比較的幅広のものを用いることが試みられている。しかしながら、このようなテープの場合には、幅が比較的大きいので、内部処理槽3の高さ(深さ)が比較的高く(深く)なり、スリット7、8の上下方向の長さも比較的長くなる。この結果、内部処理槽3のスリット7、8から外部処理槽2内に流出するメッキ液27の量が比較的大きくて流出の勢いも比較的強くなり、外部処理槽2のスリット5、6からローラ室内に流出してしまう。ローラ室内にメッキ液27が流入すると、メッキ液27が無駄となり、コスト高となるばかりでなく、純水タンク内の純水にメッキ液27が混入し、この混入液の吹き付けにより電極ローラ12の表面がメッキされ、電気的接触に不具合が生じてしまう。

また、テープ13の幅が比較的大きく、内部処理槽3の高さ(深さ)が比較的高く(深く)、スリット7、8の上下方向の長さも比較的長い場合には、内部処理槽3のスリット7、8から外部処理槽2内に流出するメッキ液27の量が比較的大きくて流出の勢いも比較的強くなるばかりでなく、内部処理槽3のオーバーフロー部9から外部処理槽2内にオーバーフローするときの高低差が比較的大きくなり、いずれにしても、酸素等を含む気泡を巻き込みやすくなる。一方、例えば表面層のメッキが金メッキの場合、メッキ液としては、シアン系メッキ液と非シアン系メッキ液とがあるが、非シアン系メッキ液の場合には、酸素等を含有する気泡を巻き込むと、寿命が著しく短くなってしまう。

【発明が解決しようとする課題】
この発明の課題は、メッキ液等の化学液が外部処理槽のスリットから流出しないようにし、また内部処理槽の高さ(深さ)が比較的高く(深く)ても、メッキ液等の化学液に酸素等を含む気泡が巻き込まれにくいようにすることである。

【課題を解決するための手段】
請求項1に記載の発明に係る化学処理装置は、外部処理槽に設けられたテープ搬入用およびテープ搬出用の縦長のスリットおよび内部処理槽に設けられたテープ搬入用およびテープ搬出用の縦長のスリットを挿通するテープの表面層を、前記内部処理槽内に噴出される化学液により化学処理を行う化学処理装置において、前記内部処理槽と前記外部処理槽との間に設けられ、内部上部に前記内部処理槽からオーバーフローする化学液が流入され、この流入された化学液を下部開口部から前記外部処理槽に流出するオーバーフロー案内部と、前記オーバーフロー案内部に設けられ、前記テープの表面層の化学処理中、前記オーバーフロー案内部の内部が化学液により充満されるように、前記オーバーフロー案内部の下部開口部から前記外部処理槽に流出する化学液の流量を調整する流量調整手段と、前記外部処理槽の底部に設けられた外部ドレイン孔とを備えたものである。
請求項6に記載の発明に係る化学処理装置は、外部処理槽に設けられたテープ搬入用およびテープ搬出用の縦長のスリットおよび内部処理槽に設けられたテープ搬入用およびテープ搬出用の縦長のスリットにテープを挿通して、該テープの表面層を、前記内部処理槽内に噴出される化学液により化学処理を行う化学処理方法において、前記内部処理槽からオーバーフローする化学液を、前記内部処理槽と前記外部処理槽との間に設けられたオーバーフロー案内部の内部上部に流入させ、前記オーバーフロー案内部に設けられた流量調整手段により、前記テープの表面層の化学処理中、前記オーバーフロー案内部の内部が化学液により充満されるように、前記オーバーフロー案内部の下部開口部から前記外部処理槽に流出する化学液の流量を調整し、前記外部処理槽の底部に設けられた外部ドレイン孔から化学液を回収するようにしたものである。
そして、請求項1または6に記載の発明によれば、内部処理槽からオーバーフローする化学液をオーバーフロー案内部の内部上部に流入させ、流量調整手段により、テープの表面層の化学処理中、オーバーフロー案内部の内部が化学液により充満されるように、オーバーフロー案内部の下部開口部から外部処理槽に流出する化学液の流量を調整することにより、内部処理槽のスリットから外部処理槽内に流入する化学液の流量を低減することができ、したがって外部処理槽のスリットからの化学液の流出を防止することができ、また内部処理槽の高さ(深さ)が比較的高く(深く)ても、回収されるメッキ液等の化学液に酸素等を含む気泡が巻き込まれにくいようにすることができる。

【発明の実施の形態】
図1はこの発明の第1実施形態におけるメッキ処理装置の概略構成図を示したものである。このメッキ処理装置では、複数のメッキ処理部41が直列に配置されている。メッキ処理部41は、図2および図3に示すように、外部処理槽42を備えている。外部処理槽42内の中央部には内部処理槽43が設けられ、外部処理槽42の上部には蓋44が設けられている。この場合、外部処理槽42の底部、図3における上側壁および下側壁は内部処理槽43の底部、上側壁および下側壁を兼ねている。外部処理槽42の図2および図3における左側壁および右側壁の各所定の箇所には縦長の矩形孔からなるスリット45、46が設けられている。内部処理槽43の図2および図3における左側壁および右側壁の各所定の箇所には縦長の溝からなるスリット47、48が設けられている。内部処理槽43内の所定の箇所にはアノード電極49が設けられている。

各外部処理槽42間および図1における最も左側の外部処理槽42の左側に設けられたローラ室(図示せず)内には搬送ローラ51および電極ローラ(カソード電極)52が互いに対向して設けられている。図1における最も左側のローラ室の左側には供給リール(図示せず)が設けられている。供給リールには、銅、アルミニウム等の金属箔からなり、回路パターンおよび回路パターンを接続するメッキ用パターンが表面層として形成されたテープ53が巻回されて射る。

供給リールから繰り出されたテープ53は、複数のメッキ処理部41を順次通過した後、図1における最も右側のメッキ処理部41の右側に設けられた巻取リール(図示せず)に巻き取られるようになっている。この場合、テープ53は、各メッキ処理部41において、ローラ室内の搬送ローラ51と電極ローラ52との間、外部処理槽42のスリット45、内部処理槽43のスリット47、48および外部処理槽42のスリット46を順次通過するようになっている。また、図示していないが、電極ローラ52によるテープ53の表面層に対する接触不良を防止してスパークが発生しないようにするために、純水タンク内の純水をポンプで汲み上げてシャワーで電極ローラ52とテープ53との接触部に吹き付け、ローラ室内の吹き付け後の純水をドレイン管を介して純水タンク内に回収するようになっている。

各外部処理槽42の下側にはメッキ液タンク61が設けられている。メッキ液タンク61内にはメッキ液62が収容されている。内部処理槽43の底部の中央部には供給孔63が設けられ、この供給孔63には供給管64の一端部が接続されている。各供給管64は対応するメッキ液タンク61の底部(または側壁)を液密に貫通してメッキ液タンク61の外部に延出され、この延出部の途中には流量センサ65およびポンプ66が介在されている。ポンプ66は、流量センサ65の流量信号に基づく制御部67の制御により駆動されるようになっている。各供給管64の他端部は、対応するメッキ液タンク61に接続されている。

外部処理槽42のスリット45、46と内部処理槽43のスリット47、48との間における外部処理槽42の底部には外部ドレイン孔71、72が設けられ、これらの外部ドレイン孔71、72には外部ドレイン管73、74の上端部が接続されている。内部処理槽43のスリット47、48の内側における内部処理槽42の底部には内部ドレイン孔75、76が設けられ、これらの内部ドレイン孔75、76には内部ドレイン管77、78の上端部が接続されている。外部ドレイン管73、74および内部ドレイン管77、78の下端部は、対応するメッキ液タンク61内のメッキ液62中に浸されるようになっている。

次に、このメッキ処理装置の動作について説明する。供給リールから繰り出されたテープ53は、複数の搬送ローラ51が所定の方向に回転されると、複数の内部処理槽43内を順次通過して巻取リールに巻き取られる。このとき、各ポンプ66が駆動すると、各メッキ液タンク61内のメッキ液62は各供給管64を介して各内部処理槽43内に噴出され、各内部処理槽43内を通過中のテープ53の表面に当てられる。そして、アノード電極49と電極ローラ52との間にメッキ電流が流れると、各内部処理槽43内を通過中のテープ53の表面にメッキが施される。

ここで、メッキ処理部41が複数に分離されている理由は、テープ53を所定のスピードで搬送してメッキするには形成するメッキ厚に対応したメッキ時間が必要であり、テープ53のメッキ処理長さはこのメッキ時間に対応する長さとなる。しかして、テープ53に形成されたパターンへの電圧の印加は電極ローラ(カソード電極)52により行うのでテープ53のメッキ処理長さが長くなると、パターンの抵抗値により電極ローラ52近傍と電極ローラ52間の中央部側との電圧の差が大きくなり、メッキ厚のばらつきが大きくなるので、メッキ処理部41を複数に分離し、電極ローラ52間を短くするのである。

各内部処理槽43内に噴出されたメッキ液62の大部分は、各内部処理槽43の内部ドレイン管77、78を介して各メッキ液タンク61内に回収される。この場合、内部処理槽43の高さが比較的高くても、内部処理槽43内に噴出されたメッキ液62の大部分は内部処理槽43の外側にオーバーフローすることなくメッキ液タンク61内に回収されるので、酸素等を含む気泡を巻き込むことはほとんどない。また、内部ドレイン管77、78の下端部はメッキ液タンク61内のメッキ液62中に浸されているので、ここにおいても気泡を巻き込むことはほとんどない。

一方、各内部処理槽43内に噴出されたメッキ液62の一部は、各内部処理槽43のスリット47、48から各外部処理槽42内に流出し、各外部処理槽42の外部ドレイン管73、74を介して各メッキ液タンク61内に回収される。ところで、内部処理槽43のスリット47、48の上下方向の長さが比較的長いので、内部ドレイン管77、78が無い場合には、これらのスリット47、48から流出するメッキ液62の量が比較的多い上、比較的勢いよく流出するので、気泡を巻き込みやすく、また外部処理槽42のスリット45、46からローラ室内に流出しやすい。

これに対し、内部処理槽43のスリット47、48の直ぐ内側に内部ドレイン管77、78があると、スリット47、48の直ぐ内側における液圧が低くなり、ひいてはスリット47、48から流出するメッキ液62の量が少なくなり、流出の勢いも弱くなる。この結果、内部処理槽43のスリット47、48から流出するメッキ液62中に巻き込まれる気泡が低減する。また、内部処理槽43内に噴出されたメッキ液62の大部分は内部ドレイン管77、78を介して回収される上、内部処理槽43のスリット47、48から外部処理槽42内に流出するメッキ液62の量を低減することができるので、外部処理槽42のスリット45、45からローラ室内へのメッキ液62の流出が防止される。さらに、外部ドレイン管73、74の下端部はメッキ液タンク61内のメッキ液62中に浸されているので、ここにおいて気泡を巻き込むことはほとんどない。

以上のように、このメッキ処理装置では、外部処理槽42のスリット45、46からローラ室内へのメッキ液62の流出を防止することができるので、メッキ液62が無駄とならないようにすることができ、ひいてはコストを低減することができる。また、ローラ室内にメッキ液62が流入しないようにすることができるので、ローラ室にドレイン管を介して接続された純水タンク内の純水にメッキ液62が混入することがなく、ひいては電極ローラ52の表面がメッキされることがなく、テープ搬送機能が損なわれないようにすることができる。また、このメッキ処理装置では、回収されるメッキ液62中に気泡が巻き込まれにくいようにすることができるので、メッキ液62が非シアン系メッキ液であっても、メッキ液全体としての寿命を長くすることができる。

さらに、このメッキ処理装置では、各外部処理槽42の下側にメッキ液タンク61を設けているので、供給管64、外部ドレイン管73、74および内部ドレイン管77、78の長さを可及的に短くすることができる。この結果、メッキ液62が非シアン系メッキ液である場合、これらの配管内に自然に析出される金の量を可及的に少なくすることができ、ひいては極めて高価な金の無駄な使用を可及的に少なくすることができ、コストを低減することができる。

このメッキ処理部41は、内部ドレイン管77、78を設けずに、その代わりに、内部処理槽43に、図4および図5における左側壁および右側壁を利用してオーバーフロー案内部80を形成したものである。オーバーフロー案内部80は、内部処理槽43の左側壁または右側壁の上面両端部に形成された切欠部81と、各側壁の外側に設けられた、高さが内部処理槽43の高さと同じである平面ほぼL字状の案内壁82とを有し、オーバーフローしたメッキ液62を切欠部81から流入して、左側壁と案内壁82または右側壁と案内壁82との間に導くものである。オーバーフロー案内部80の案内壁82の下部の所定の箇所には方形状の開口部83が設けられ、その外側にはシャッタ84が上下動可能に設けられている。

つまり、このメッキ処理部41では、内部処理槽43内に噴出されたメッキ液62の一部を切欠部81からオーバーフロー案内部80内に導き、このオーバーフロー案内部80の開口部83から外部処理槽42内に流出し、外部ドレイン管73、74を介してメッキ液タンク61内に回収される。この場合、シャッタ84で開口部83の開口量を調整することにより、オーバーフロー案内部80内におけるメッキ液62の液面が切欠部81の底面よりも下がらないようにする。つまり、オーバーフロー案内部80(側壁と案内壁82との間に囲まれた空間)内が常にメッキ液62により充満されている状態を維持するよう調整することが可能となるので、このオーバーフロー案内部80に流出するメッキ液62中に気泡が巻き込まれないようにすることができる。

また、内部処理槽43内に噴出されたメッキ液62の大部分をオーバーフロー案内部80から流出させることにより、内部処理槽43内のメッキ液圧を低減するので、スリット47、48から流出するメッキ液62の量をその分少なくすることができ、また流出の勢いも弱くすることができる。この結果、スリット47、48から流出するメッキ液62中に気泡が巻き込まれにくいようにすることができる。また、外部処理槽42のスリット45、46からローラ室内へのメッキ液62の流出が防止される。

このメッキ処理部41では、スリット47およびスリット48から流出するメッキ液62の量を第2実施形態の場合よりも少なくしてメッキ液62中に巻き込まれる気泡をさらに低減するものである。この目的のため、第3実施形態におけるメッキ処理部41は、内部処理槽43のスリット47、48の近傍に中間槽90を有する。中間槽90はいずれも同じ構造を有し、図7ではスリット47側に設けた一方のみを示す(図4〜図6におけるスリット48の場合も同じであるが、図示せず)。中間槽90は、高さが内部処理槽43の高さと同じである平面ほぼコ字状の仕切壁91を有する。この場合、外部処理槽42の底部は中間槽90の底部を兼ねている。仕切壁91の所定の箇所には、スリット47と同様のスリット92が設けられている。中間槽90の底部の中央部には中間ドレイン孔93が設けられ、この中間ドレイン孔93には中間ドレイン管94の上端部が接続されている。中間ドレイン管94の下端部はメッキ液タンク61内のメッキ液(図示せず)中に浸されるようになっている。

中間槽90内においてテープ搬送路の両側には一対の流量規制ローラ95が配置されている。一対の流量規制ローラ95のテープ53に対応する部分は小径部95aとなっている。中間槽90の上部には上部支持板96が設けられ、中間槽90内の下部の所定の箇所には下部支持板97が設けられている。一方の流量規制ローラ95の上軸95bおよび下軸95cは、本体部が中間槽90の壁面43aにほぼ接触するように近接した位置で、上部支持板96および下部支持板97に回転可能に支持されている。他方の流量規制ローラ95の上軸95bおよび下軸95cは、本体部が中間槽90の壁面43aにほぼ接触するように近接した位置で、上部支持板96および下部支持板97に設けられた長円孔96a、97aに回転可能に且つ図8において左右方向に移動可能に支持されている。つまり、一対の流量規制ローラ95の一方は、テープ53に対して相対的に固定された位置で回転可能に設けられ、他方は、テープ53に対して近接および離間可能に且つ回転可能に設けられている。一対の流量規制ローラ95の本体部下面と下部支持板97との間には流路用の隙間が設けられている。また、下部支持板97の所定の複数箇所には流路用の貫通孔97b(図7においては図示せず)が設けられている。
